異ならせており、さらにこの半導体として、アモルファ
ス構造以外に微結晶構造を含む水素また番よAロゲン元
素が添加されたPNまたはPIN接合を少なくとも1つ
有する非単結晶半導体を集積イヒまた番よ/Sイフ゛リ
ッド化したものであると(,1う特徴を有する。 しかしこれら従来の発明におG1て番よ、第1図Gこそ
の縦断面図を示すが、すべてマスク合わせ方式であり、
合わせ精度が不十分でまた連に吉部Gこ大きな面積を必
要としていた。 例えば金属マスクを用いた場合、直接選択的Gこ導電層
または半導体層を作製する方式GこおG)て番まこの選
択性を与えたマスクが被膜形成中Gこ0.5〜3mmず
れてしまう場合がある。さらGここのマスク上に被膜成
分が形成されるため、マスク力(ンη染され、またマス
クがそって形成される被膜の周端部が明瞭でなくなり、
隣合った電極間のクロストーク(リーク電流)の発生の
要因となる等多くの欠点を有するものであった。 さらに従来公知のスクリーン印刷法等は、基板上に全体
的に形成された導体または半導体を独立に選択的にマス
クを用いてエツチング除去する方法である。しかしかか
る、方法においては、スクリーン印刷用のマスクの位置
合わせの工程、レジストのコーティング工程、ベータ固
化工程、導体または半導体のエツチング除去、レジスト
の除去工程等きわめて工程に時間がかかり、そのため製
造価格の上昇が免れ得なかった。 しかし本発明の光電変換装置特に薄膜型の光電変換装置
にあっては、それぞれの薄膜層である電極用導電層、ま
た半導体層はともにそれぞれ500人〜1μであり、レ
ーザスクライブ方式を用いることにより、まったくマス
ク合わせを必要としないで作製することが可能となった
。 その結果、従来のマスク合わせ工程のかわりにめスクラ
イブ工程というが、このスクライブ工程がマイクロ・コ
ンピュータを併用することによりきわめて簡単かつ高精
度であり、装置の製造コストの低下をもたらした。その
ため500円/Wの製造も可能となり、その製造規模の
拡大により100〜200円/Wも可能となるというき
わめて画期的な光電変換装置を提供することによる。 さらに本発明においてはこのレーザスクライブ工程を用
いるに加えて、そのスクライブラインの合わせ精度に冗
長(余裕)度をもたせたことが重要である。そのため隣
合った素子間の第1の電極(下側)と他の素子の第2の
電極(上側電極)とが第2の電極より延在したリードに
より第1の電極とその側面において電気的に連結させる
ことにより、スクライブラインの開溝の位置に冗長度を
t寺たせることができた。 以下に図面に従って従来例および本発明の構造を記す。 第1図は従来より知られたマスク合わせ方式の光電変換
装置の縦断面図である。 図面において透光性基板(例えばガラス板)(1)上に
第1の電極を構成する透光性導電11i (CTFと略
記する)を第1のマスク合わせ工程により選択的に形成
させる。さらに半導体層(3)を第2のマスク合わせ工
程により同様に選択的に形成させる。さらに第3のマス
ク合わせ工程により第2の電極(4)が設けられている
。 第1図において素子(11)、(31)との間に連結部
(12)を有し、連結部においてはCTFの一方の側面
(16)を半導体層(3)が覆い、他方のCTFの表面
(14)を半導体層(3)が覆わないようにするため、
CTFの間(13)は1〜5mm例えば3mmの隙間を
必要とする。さらに第1の電極(37)と第2の電極(
38)の第2の電極がマスクのぼけで発生するひろがり
をも含めてショートしてはいけないため、1〜5mm例
えば3mmの間隙(6)を必要とする。これら3つのマ
スクには全くのセルファライン性がないため、連結部(
12)においては1〜8mm代表的には4mmを必要と
してしまう。さらにこれを1mm以下とするとそのマス
ク合わせ精度はきわめて厳密であり、歩留りが極端に添
加してしまう。この連結部(12)の間隙を5mm以上
とすると、例えば20cm X 60ctrlに中15
mm (20cm X 15mm)の素子、端部5mm
を作製せんとすると、20段の直接接続ができるのみで
ある。またこの連結部の間隙を3mmとしても33段で
あり、連結部では全部で延べ10cm (200cAの
面積)の損失になり、その結果有効面積は周辺部を考慮
すると75%にとどまってしまっていた。 本発明はかかる工程の複雑さを排除し、有効面積が86
〜97%例えば92%にまで高めることができるという
きわめて画期的な光電変換装置を提供することにある。 以下に図面に従ってその実施例の詳細を示す。 第2図は本発明の製造工程を示す縦断面図である。 図面において絶縁表面を有する基板例えば透光性基板(
1)即ちガラス板(例えば厚さ1.2 inm、長さく

。さらにこの上面に全面にわたって透光性導電膜例えば

り出力5〜8w出力を加え、スポット径30〜70μφ
代表的には5oμφをマイクロ・コンビーータを制御し
て照射し、・その走査゛によりスクライブライン用開溝
(13)を形成させ、各素子間に第1の電極(2)を作
製した。 スクライビングにより形成された開溝(13)は巾約5
0μ長さ20cm深さは第1の電極それぞれを完全に切
断分離した。このため図面において明らかなごとく、基
板(1)の一部を挾る(凹部を形成する)こともあった
。かくして第1の素子(31)および第2の素子(11
)を構成する巾は10〜20mmとした。 以上のレーザスクライブ方式により、第1の電極を構成
するCTF  (2)を切断分離して開溝を形)   
成した。この後この上面にプラズマcvoaマたはLP
 CVD法によりPNまたはPIN接合を有する非単結
晶半導体層(3)を0.2〜1.0μ代表的には0.4
〜0.5μの厚さに形成させた。その代表例はP型半導
体(SixC:I−x  x =0.850=150人

のPJNPI’N・・・・PIN接合の半導体(3)で
ある。 かかる非単結晶半導体(3)を全面にゎた。て均一の膜
厚で形成させた。さらに第2図(B)に示されるごとく
、第1の開溝(13)の左方向側に第2の開溝(18)
を50μの巾に100〜500μの距離をわたらせて第
2のレーザスクライブ工程により形成させた。このレー
ザはガラス(1)の下方向またはこの基板の上方のいず
れからも行ってよい。 かくして第2の開溝(18)は第1の電極の側面(8)
、< 9 >を露出させた。この第2の開溝により形成
された第1の電極の右側の側面(9)の存在は第1の電
極(37)の側面(16)より左側の第1の素子の第1
の電極位置上にわたって設けられていることが特徴であ
る。そして第2図(B)に示されるごと(、第1の電極
(31)の内部に入ってしまうことにより、第1の電極
の側面を(8)、< 9 )と露出せしめている。かく
することにより第1の素子の第1の電極(37)の一部
が第2の開溝の右側に残存している。かかる残存領域が
ない場合、レーザ光の高熱(〜2000°C)によりC
TF  (2)よりもはるかに加工されやすいため、第
1の開溝(13)に充填された半導体が吹き飛んでしま
う。 そのため第1および第2の素子の第1の電極間のアイソ
レイションが不可能になる。このことより第2図(B)
に示すごとく、第2の開講が第1の電極の内部に入って
設けられていることはきわめて重要である。この(9)
の部分に残存するCTFは50〜500μの巾を有せし
めた。 さらに本発明は従来例に示されるごとく、第1の電極の
表面(14><第1図参照)を露呈させるものではなく
、レーザ光が5〜IOWで多少強すぎてこのCTF  
(37)の深さ方向のすべてを除去してしまい、その結
果側面(8)に第2図(C)で第2の電極(38)を密
接させても実用上何等問題はない。即ちレーザ光の出力
パルスの強さに余裕を与えることができることが本発明
の工業的応用の際きわめて重要である。 第2図において、さらにこの上面に第2図(C)に示さ
れるごとく、裏面の第2の電極(4)を形成し、さらに
第3のレーザスクライブ法の切断分離用の第3の開溝(
2o)を設けた。 この第2の電極(4)は透光性導電膜を700〜140
0人の厚さにITO(酸化インジュームスズ)により形
成し、さらにその上面に反射性金属の銀を300〜30
00人の厚さに形成した。さらにその上面にアルミニュ
ームまたはアルミニュームと二ソヶルとの2N膜を形成
させた。例えばITOを1050人、銀を1000人、
さらにニッケルを1500人の3層構造とした。このI
TOと銀は裏面側での入射光(10)の反射を促し、6
00〜800nmの長波長光を有効に光電変換させるた
めのものである。さらにニッケルは外部引出し電極(2
3)との密着性を向上させるためのものである。これら
は電子ビーム蒸着法またはプラズマCVD法を用いて半
導体層を劣化させない300℃以下の温度で形成させた
。 このITOは半導体(3)゛と裏面電極(4)との化学
反応による信頼性低下の防止、即ち信頼性の向上にも役
立っている。 かくのごとき裏面電極をレーザ光を上方より照射して第
2の電極を切断分離して第3の開! (20)(中50
μ)を形成した場合を示している。このレーザ光は半導
体特に上面に密接するNまたはP型の半導体層を少しえ
ぐりだしく40)隣合った第1の素子(31)第2の素
子(11)間の開溝部での残存金属または導電性半導体
によるクロストーク(リーク電流)の発生を防止した。 型半導体層(43)、N型半導体層(44)と例えば1
つのPIN接合を有し、このN型半導体層が微結晶また
は多結晶構造を有する。その電気伝導度が1〜200(
Ωc+11)−’と高い伝導度を持つ場合、本発明のN
型半導体層をえぐり出し除去し、凹部に半導体を設けて
リーク電流発生を防止することはきわめて重要であった
。このえくりだしは■型半導体層を越え、第1の電極用
のCTPにまで達成しないことが好ましい。本発明はレ
ーザ光により開溝形成を第2の電極のみでなく、その下
側の0.2μ以上あるI型半導体層の厚さ分の余裕を開
溝部(20)の形成の作業工程にもたせることが工業上
重要である。 かくして第2図(C)に示されるごとく、複数の素子(
31)、< 11 )を連結部で直列接続する光電変換
装置を作ることができた。 第2図(D)はさらに本発明を光電変換装置として完成
させんとしたものであり、即ちバ、シベイション膜とし
てプラズマ気相法により窒化珪素膜(21)を500〜
2000人の厚さに形成させ、各素子間のリーク電流の
発生を防いだ。さらに外部引き出し端子(23)を周辺
部(5)にて設けた。これらにポリイミド、ポリアミド
、カプトンまたはエポキシ等の有機樹脂(22)を充填
した。 かくして照射光(10)に対し、この実施例のごとき基
板(60cm X 20cm)において各素子を114
.35mm、連結部の中150μ、外部引出し電極部の
中10mm、周辺部4mmにより、有効面積(192m
m X 14.35mm X 40段 ILO2cシ即
ち91.8%)を得ることができた。その結果、セグメ
ントが10.6%の変換効率を有する場合、パネルにて
9.7%(AMI  (100mW /c艷))にて1
1.6Hの出力電力を有せしめることができた。 これは従来のマスク合わせ方式で行った場合の55%(
40段の場合)に比べてきわめて著しい効果である。さ
らに金属マスクをまったく用いないため、大面積パネル
の製造工程において何等の工業上の支障がなく、大電力
発生用の大面積低価格大量生産用にきわめて適している
。 以上の実施例において明らかなように、本発明により第
2の電極を形成するためのレーザスクライブ法での切断
分離により、第2の電極下のNまたはP型半導体層をも
同時に除去したため、この2つの電極間のリーク電流が
10−”mA/cmより10″L/crnにまで下げる
ことができた。このため一般民生用においては、第2図
(D)の窒化珪素膜コーティング(21)を省略するこ
とも可能となった。 さらにまた連結部に関しては、第1の電極の側面で隣の
素子の第2の電極と連結を行うため、この連結部(コン
タクト部)の必要面積を従来方法に比べて1/10以下
に十分少なくさせ得るため、ひいてはパネルの有効面積
の向上に役立つことができた。 以上のYAGレーザのスポット層をその出力3〜5W(
30μ)、5〜8W(50μ)で用いた場合であるが、
さらにそのスポット径を技術思想において小さくするこ
とにより、この連結部をより小さく、ひいては光電変換
装置としての有効面積をより向上させることができると
いう進歩性を有している。 第3図は電卓用等の大きなパネルより小さな光電変換装
置を同時に多量製造せんとした時の外部引出し電極部を
拡大して示したものである。 第3図(Δ)は第2図に対応しているが、外部引出し電
極部(5)は導電性ゴム電極(47)に接触するパッド
(49)を有し、このパッド(49)は第2の電極(上
側電極〉(4)と連結している。この時、電極(47)
の加圧が強すぎてノぐノド(49)がその下の第1の電
極(2,)と半導体(3)を突き抜けてもショートしな
い゛ように開溝(13’)が設けられている。また外(
1!j部は開i (18’)、(20′〉で切断分離さ
れている。さらに第3図(B)は下側の第1の電極(2
)に連結した他のノ<ノド(48)が第2の電極材料に
より(18′りにて連結して設けられている。さらにバ
・ノド(48)は導電性ゴム電極(46)と接触してお
り、外部に電気曲番こ連結している。ここでも開溝(1

太陽電池を作ることができることがわかる。つまり光電
変換装置は有機樹脂モールド(22)で電極部(5)、

池を作る場合はガラス切りで切断すれはよい。またさら
