【発明の詳細な説明】
本発明は、電子デバイス製造プロセスに用いるイオンエ
ツチング用イオン源に関するものである。DETAILED DESCRIPTION OF THE INVENTION The present invention relates to an ion source for ion etching used in electronic device manufacturing processes.
現在、電子デバイス製造プロセスにおけるエツチング工
程は、ウェットエツチングからドライエツチングへと移
行する傾向にあり、その技術としては、高周波放電を用
いた平行平板型ドライエツチング、プラズマエツチング
、イオン源を用いたイオンビームエツチングなどがあげ
られる。又、これらのドライエツチングに用いるガスは
、フッ素、塩素等のハロゲンを含んだガスである。一般
的に広く用いられているハロゲンを含んだ安全な)LX
、例えif CF4 p CFzClp C1Fm +
CC15+ SFs 等にはカーボン原子、イオウ原
子等が含まれてお9、辷れによって試料が汚染される慮
れがある。そこでイオン源にこれらのガスを導入し、放
電によって得られる負イオン、すなわち、カーボンやイ
オウの存在しにくい負イオンによるエツチング方法が考
えられる。しかしながら、イオンエツチングの目的にあ
った大面積の負のイオン源がないため、以下第1図に示
すような方法で負イオンによるエツチングを行なってい
