基板の活性化法。 (5)イオン注入された■−■族化合物半導体基板の主
面に、有機硅素化合物と、前記■−■族化合物半導体の
構成元素のうち少なくとも一種の元素の有機化合物とを
含む液体を塗布する第1の過程と、前記基板を熱処理し
て前記液体を主として二酸化硅素にする第2の過程と、
前記基板を前記熱処理時の温度よりも高温で熱処理する
