Claims (1)

【特許請求の範囲】[Claims] 1 複数の工程毎に異なるパターンのマスクを用いてウ
エハに熱処理工程を含む処理を施す半導体装置の製造方
法において、前記ウエハに2層以上の耐熱性材料からな
る多層膜を構成し、さらにこの上にレジスト膜を形成し
、このレジスト膜に照射ビームを複数からなる工程の各
工程に必要なパターンごとに照射量を変え照射して複数
の工程のパターンを同時に前記レジスト膜に描画し、前
記照射ビームのレジスト膜への照射量の大小によって生
じる前記レジスト膜のエツチングスピードの差異を利用
して各工程に対応したパターンを前記耐熱性材料からな
る多層膜に記録し、この多層膜のそれぞれのパターンを
マスクとして熱処理工程を含む所要の処理を順次施すこ
とを特徴とする半導体装置の製造方法。
