第１図は本考案の一例による半導体ウェハーの処理装置
の縦断面図、第２図はその装置の一部を構成する槽の平

Claims (1)
- 半導体ウェハーの片面に半導体回路を形成するようにそ
の片面に現像またはエツチング等を行なうため底部に処
理液導入用の通路が備えられたカップ状の槽と、前記槽
の上方に設置され且つ前記ウェハーを真空により吸着し
て前記槽の上に支持するチャックを含み、前記チャック
にはウェハーの処理中その周囲に窒素ガスを流出する通
路が設けられ、且つ前記槽の外周には槽の頂部を越えて
流出した処理液を受けるとよが備えられ、前記とよは流
出管により処理液のタンクに連通ずるウェハーの処理装
置において、前記とよの周壁の頂部は前記槽の頂部とほ
ぼ同じ高さであり、前記タンクの上部は管により前記窒
素ガスの源に連通し、それにより前記タンク内の上部に
満たされた窒素ガスは前記流出管を逆上して前記とよか
ら放出されることを特徴とする半導体ウェハーの処理装
置。
