Photoconductive materials that form photoconductive layers in solid-state imaging devices, electrophotographic image forming members in the manufacturing field, and document reading devices have high sensitivity and low signal-to-noise ratio [photocurrent (IP)].
/dark current (Id)), has absorption spectrum characteristics that match the spectrum characteristics of the electromagnetic waves to be irradiated, has fast photoresponsiveness, has a desired dark resistance value, and is harmless to the human body during use. Furthermore, in solid-state imaging devices, characteristics such as being able to easily process afterimages within a predetermined time are important. In particular,
In the case of an electrophotographic imaging member incorporated into an electrophotographic apparatus used in an office as a business machine, the above-mentioned harmlessness during use is an important point.

According to Heigo et al., a photoconductive member having a photoconductive layer composed of conventional a-81 has excellent electrical, optical, and photoconductive properties such as dark resistance, photosensitivity, and photoresponsiveness, and moisture resistance. The reality is that there are points that can be further improved in terms of use environment characteristics and stability over time in order to improve overall characteristics.

For example, when applied to an electrophotographic image forming member, when trying to achieve high light sensitivity and high dark resistance at the same time, in the past, residual potential often remained during use, and this type of light When a conductive member is used repeatedly for a long time, fatigue accumulates due to repeated use, resulting in so-called residue.

Furthermore, a-8i has a relatively smaller absorption coefficient in the long wavelength region than in the short wavelength region of the visible light region, which makes it difficult to match with semiconductor lasers currently in practical use. However, there is still room for improvement in the sense that it is not possible to effectively use light on the longer wavelength side when using commonly used halogen lamps or fluorescent lamps as a light source.

In addition, if the irradiated light is not sufficiently absorbed in the photoconductive layer and the amount of light reaching the support increases, the reflectance of the support itself to the light transmitted through the photoconductive layer will decrease. When it is high, interference due to multiple reflections occurs within one photoconductive layer, which is one of the causes of "blurring" of images.

Furthermore, when forming a photoconductive layer using an a-8i material, in order to improve its electrical and photoconductive properties, hydrogen atoms, halogen atoms such as fluorine atoms and chlorine atoms, and control of electrical conductivity are added. For this reason, boron atoms, phosphorus atoms, etc., and other atoms for improving properties are contained in the photoconductive layer as constituent atoms, but depending on how these constituent atoms are contained, However, problems may arise in the electrical or photoconductive properties of the formed layer.

That is, for example, if the lifetime of photocarriers generated by light irradiation in the formed photoconductive layer is not sufficient, or if the injection of charge from the support side is not sufficiently prevented in a dark area, etc. There are quite a few.

Furthermore, when the thickness of one layer becomes more than 10 microns or more, the layer may be removed from the vacuum deposition chamber for layer formation, and as the time passes and the layer is left in the air, the layer may become trapped, lifted or peeled from the surface of the support, or the layer may This resulted in problems such as the formation of cracks. This phenomenon often occurs especially when the support is a drum-shaped support commonly used in the field of electrophotography, and it is important to solve this problem in terms of stability over time. .

This invention has been made in view of the above points, and a-8i
As a result of comprehensive research and consideration from the viewpoint of applicability and applicability as a photoconductive member used in electrophotographic image forming members, solid-state imaging devices, reading devices, etc., we have found that silicon atoms are the base material. An amorphous material containing at least one of a hydrogen atom (b) or a halogen atom (1), so-called hydrogenated amorphous silicon, halogenated amorphous silicon, or halogen-containing hydrogenated amorphous silicon [hereinafter referred to as these generic terms] as “a
-81 (using I(, This photoconductive material not only exhibits extremely superior properties in practical use, but also surpasses conventional photoconductive materials in all respects, especially as a photoconductive material for electrophotography. This invention is based on the discovery that the material has excellent absorption characteristics on the long wavelength side. It is an all-environment type with almost no restrictions on the usage environment, has a photosensitivity characteristic on the long wavelength side, is extremely resistant to light fatigue, does not cause deterioration even after repeated use, and has no or no residual potential. The main objective is to provide a photoconductive member that is hardly observed.

A glow discharge may be generated in the deposition chamber under pressure to form a layer on the surface of a predetermined support that has been placed in a predetermined position. When germanium atoms are contained in the first layer region (G) with a non-uniform concentration distribution, the distribution concentration of dalmanium atoms is controlled according to a desired rate of change curve, and the first layer region (G) is composed of @-Ga (St@H1X). It is sufficient to form a layer. In addition, when forming by a sputtering method, for example, a target composed of SL in an atmosphere of an inert gas such as Ar*He or a mixture of these with a space as a base, or a target composed of SL, or the target is formed of Ge. He5Ar can be used as needed using two sheets of the configured targut or using a mixed targut of si and Go.
The raw material for supplying Ge diluted with S and the gas for introducing hydrogen atoms (6) or/and halodane atoms (X) as necessary are added to the deposition chamber for sputtering. This is accomplished by introducing the desired gas into a plasma atmosphere.

When creating the first layer region (2) containing halogen atoms according to the glow discharge method, for example, the raw materials for supplying S1 are silicon halide, which will be the gas, and dalmanium hydride, which will be the raw material gas for supplying Ge, and Ar. Gases such as a H2e He are introduced into the deposition chamber to form the first layer region (G) at a predetermined mixing ratio and gas flow particles, and a glow discharge is generated to remove these gases. The first layer region G) can be formed on the desired support by forming the plasma flJl gas, but in order to make it easier to control the ratio of hydrogen atoms introduced, A layer may be formed by mixing a desired amount of gas with hydrogen or a silicon compound gas containing hydrogen atoms.

In the present invention, when a layer region (C) containing carbon atoms is provided when forming the first layer (1), the layer region (C) containing carbon atoms is provided.
By changing the distribution concentration C (C) of carbon atoms contained in C) in the layer thickness direction, a desired distribution state in the layer thickness direction (depth
In order to form a layer region (0) having a profile, a gas of the starting material for introducing carbon atoms whose distribution concentration C (C) is to be changed in the case of a glow discharge is introduced, and the gas flow rate is changed as desired. This is accomplished by introducing a predetermined needle in the middle of the gas flow path system into the deposition chamber, with appropriate changes according to the rate curve. It is sufficient to perform an operation to gradually change the opening of the pulp.At this time, the rate of change in the flow rate does not need to be linear; for example, a microcomputer or the like can be used to control the flow rate according to a pre-designed change rate curve to achieve the desired content. You can also get a rate of 1.

Example 7 In Example 1, the light source was replaced with a tungsten lamp.
An electrophotograph was created under the same toner image forming conditions as in Example 1, except that an electrostatic image was formed using a 10 nm GaAs-based semiconductor radar (10 mW). When the image quality of the toner-transferred image of the image forming member was evaluated, a clear, high-quality image with excellent resolution and good gradation reproducibility was obtained.
