Description

【発明の詳細な説明】 〔産業上の利用分野〕 本発明は、半導体ウェハをテープに貼り付ける半導体ウ
ェハ貼付装置に関するものである。
〔従来の技術〕
従来、半導体ウェハをテープに貼り付けるには、テープ
に半導体ウェハを乗せローラで押圧し貼り付けるか、半
導体ウェハの端面がらテープをローラで押圧しテープと
半導体ウェハをローラの長手方向の線接触状態を保ちな
から貼り付ける等の方法によシ貼り付けていた。
〔発明が解決しようとする問題点〕
このため、テープ中に気泡が残る上、ダイシング時にチ
ップが飛ぶ等の問題点があった。
本発明の目的は上述の欠点を除去し、気泡の入らない均
一な貼り付けを行う半導体ウェハ貼付装置を提供するこ
とにある。
〔問題点を解決するための手段〕
本発明は半導体ウェハをテープに貼り付ける半導体ウェ
ハ貼付装置において、半導体ウェハを吸着し上下動可能
なウェハ吸着部と半導体ウェハを貼り付けるテープを弓
形に張り、上下動可能なテープ張プレートとを具備した
ことを特徴とする半導体ウェハ貼付装置である。
〔実施例〕
次に、本発明の一実施例に関して説明する。
第１図は、本発明の一実施例の断面図で、第２図は、第
１図におけるＡ−Ａ断面図である。図において、１は半
導体ウェハ２を吸着するとともに、上下動可能なウェハ
吸着部である。３は前記ウェハ吸着部１のセンタに対応
して受台６に上下動可能に支えられ、バネ４により押し
上げられ、テープ５を弓形に張る彎曲した先端を持ち、
テープの幅と同じか或いは長い幅を有する板状のテープ
張プレートである。６は半導体ウェハ２とテープを押し
当て貼り付ける受台である。７はテープ５を保持しこれ
に送りを与えるローラである。
実施例において、まず、テープ５が送られて両端のロー
２７で保持される。この時テープ５は下面をテープ張プ
レート３により上方に押上げられ弓形に張った状態で保
持される。次に、半導体ウェハ２をウェハ吸着部１によ
り吸着し、この状態でウェハ吸着部１が降下する。ウェ
ハ吸着部１が降下すると、テープ張プレート３により弓
形に張られたテープ５の頂点部−と半導体ウェハ２の中
心部が接触し、ウェハ吸着部１の降下に従って順次半導
体ウェハ１の中心部から左右にテープとの貼υ付けが線
接触状態で拡大される。この時、テープ張プレート３は
ウェハ吸着部１の下降圧により同期して下がる。ウェハ
吸着部１が下点に到達すると、半導体ウェハ２とテープ
５は、ウェハ吸着部１と受台６にはさまれ圧接され、ウ
エノＳ２がテープ５に貼り付けられる。
〔発明の効果〕
本発明は以上説明したように、テープを弓形に張り、テ
ープの頂点部を半導体ウェハの中心部にまず貼り付け、
徐々にテープを半導体ウェハの周辺部にかけて貼り付け
るようにしたので、ウェハとテープとの間に気泡゛、ｌ
混入せず、均一に貼り付けることができる効果を有する
ものである。

    【特許請求の範囲】
  1. （１）半導体ウェハをテープに貼り付ける半導体ウェハ
    貼付装置において、半導体ウェハを吸着し上下動可能な
    ウェハ吸着部と、半導体ウェハを貼り付けるテープを弓
    形に張り、上下動可能なテープ張プレートとを具備した
    ことを特徴とする半導体ウェハ貼付装置。
