電体層3がスパッタあるいは電子ビーム蒸着法等
により重畳形成されている。第1の誘電体層3上
にはZnS:Mn焼結ペレツトを電子ビーム蒸着す
ることにより得られるZnS発光層4が形成されて
いる。この時蒸着用のZnS:Mn焼結ペレツトに
は活性物質となるMnが目的に応じた濃度に設定
されたペレツトが使用される。ZnS発光層4上に
は第1の誘電体層3と同様の材質から成る第2の
誘電体層5が積層され、更にその上にAl等から
成る背面電極6が蒸着形成されている。透明電極
2と背面電極6は交流電源7に接続され、薄膜
EL素子が駆動される。

薄膜ELパネルに使用される背面電極6として
は、製作が容易であり誘電体層5との密着性が良
好でかつ高導電性を具備する材料が望ましく、一
般にアルミニウム薄膜が採用されている。しかし
ながらアルミニウム薄膜は金属の中でも極めて光
反射率が高く(反射率90%以上)、このためアル
ミニウム薄膜を使用した背面電極6は、明るい周
囲光の下では、ガラス基板1を介してELパネル
内へ侵入した外部光をその界面で反射させること
となり、コントラスト及び表示品位の低下を招く
といつた問題点を内包する。即ち、薄膜ELパネ
ルを構成する各薄膜層は透明度が極めて高いもの
であり、ガラス基板1より入射した外部光は各薄
膜層を透過して背面電極6まで達し、背面電極6
で反射され、再び外部へ出射されるため、ZnS発
光層4のEL発光と背面電極6で反射された反射
光が相互干渉を起こし、発光絵素と非発光絵素間
のコントラスト比が低下し、周囲光が極めて明る
い場合にはEL発光と反射光の輝度が同程度とな
り、表示能力が大幅に悪化する。この問題点を解
決する手段として、背面電極界面に酸化膜を複数
層介在せしめ、この酸化膜で背面電極面に照射さ
れる光を吸収するようにした黒化電極構造が開発
されている。しかしながら、この構造に於いても
背面電極より反射される光量を充分に減少させる
ことは困難であり、また背面電極の配列間隙より
侵入した光に対しては光吸収がなされないため、
コントラストの向上を達成することも不充分とな
る。

If the ambient light is extremely bright, the brightness of the EL emission and the reflected light will be about the same, and the display performance will deteriorate significantly. As a means to solve this problem, a blackened electrode structure has been developed in which a plurality of layers of oxide films are interposed at the interface of the back electrode, and the oxide films absorb light irradiated onto the back electrode surface. However, even with this structure, it is difficult to sufficiently reduce the amount of light reflected from the back electrode, and light that enters through the arrangement gap of the back electrode is not absorbed.
It is also insufficient to achieve an improvement in contrast.

本発明は上記問題点に鑑み、薄膜EL素子の背
面側の構成膜に黒化膜を利用することにより、光
吸収機能を構成して表示に於ける黒色背景を形成
し、コントラスト及び表示品位を飛躍的に向上し
た新規有用な薄膜EL素子を提供することを目的
とするものである。

る。a−SixC1-x:H膜8のx値が0〜0.5の範囲
にあるa−SiC膜(CはSi以上の組成比)又はa
−C膜(x=0の場合)では前述した如く膜の色
は黒褐色乃至黒色となり、また膜の比抵抗は第3
図に示す如く、CH4ガスあるいはC3H8ガスを用
いた場合でも109〜1011〔Ωcm〕の高い抵抗値を
呈する。図中の実線はCH4ガス、破線はC3H8を
用いた特性曲線である。
