Description
本発明は機械特性、電気特性、耐水特性にすぐ
れ、ガラス転移点を低下させることなく耐クラゾ
ク性を改良した硬化物を与えることができるエポ
キシ樹脂組成物に関する。
特に電子、電気部品の報止(パツケージング)
に要求される熱伝導性(放熱性)にすぐれ、且つ
低応力で耐クラツク性にすぐれたエポキシ樹脂配
合物を得るのに好適な基本的組成物を提供するも
のである。
電子、電気部品のパツケージングに供される樹
脂としては、エポキシ樹脂、シリコーン樹脂、ポ
リブタジエン、ポリウレタンあるいはフエノール
樹脂等の熱硬化性樹脂の他に各種の熱可塑性樹脂
をはじめとして用途、目的に応じて多種多様のも
のが知られている。
これらの内でもエポキシ樹脂は、機械特性、電
気特性、耐熱性、接着性あるいは成形加工性等に
すぐれていることから最も広範囲にしかも多量に
使用されている。
特に、近年技術成長の著しいダイオード、トラ
ンジスター、ICあるいはLSI等の半導体素子の樹
脂封止材料としての地位はそのすぐれた特性から
圧倒的なものがある。
ところが、最近電子部品の薄層化や小型化への
指向、集積度の増大等に伴ないパツケージング材
料に要求される特性も一段と厳しいものになりつ
つあり、従来のこの種の材料においては充分満足
することができないような状況になつている。
即ち、このような特性は、一層の高純度化、高
度な電気特性、生産性向上のための成型サイクル
の短縮化、熱放散のための高熱伝導性、素子への
物理的ストレスを軽減するための低応力化、過酷
な熱サイクルや衝撃に耐え得ることができるすぐ
れた耐クラツク性等であり、特に他の特性を低下
させずに、あるいは向上させつつ高熱伝導性を耐
クラツク性(低応力)を両立させることはきわめ
て困難である。現在のところ、上記したような諸
特性を兼ねたえた材料は得られていない。
今日知られている半導体素子封止用エポキシ樹
脂材料の多くはビスフエノール型エポキシ樹脂あ
るいはノボラツク型エポキシ樹脂に、非結晶系あ
るいは結晶系シリカ粉末を多量に充てんしてな
り、架橋剤、硬化剤によつて熱硬化させるもので
ある。
前述したような要求特性を個々に満足すること
ができる材料としては種々のものが知られている
が、これらは何れも他の物性の一部ないしその大
半を犠性にせざるを得ないことが多く、特に相反
する特性を同時に満足させるためには従来技術の
延長では最早不可能であると判断される。
例えば低応力および耐クラツク性の向上にあた
つては、各種可撓剤(1,4―ブタンジオール、
ポリオキシアルキレンエーテルグリコール、グリ
セリン、ポリサルフアイドポリマー、ポリオキシ
アルキレングリシジルエーテル等)が配合される
かこれらを配合してなるものはガラス転移点、耐
水あるいは耐熱性等の低下がみられ、また熱伝導
性の向上には結晶性シリカを単独で多量に使用さ
れるが、これには耐クラツク性が低下するほか応
力あるいは膨張係数が増大するという問題があ
る。
要するに本発明者らが現在最大の目的とする高
熱伝導性と耐クラツク性の両立は従来技術におけ
る対策においては上述のような欠点が多かれ少な
かれ発現しその解決はきわめて困難とされていた
のである。
このような難解な課題を解決するために本発明
者らは鋭意研究を重ねた結果、これには芳香族系
重合体とオルガノポリシロキサンからなる種々の
分子構造を有するブロツク共重合体をエポキシ樹
脂に分散または分散共架橋することがきわめて有
効であり、事実これによれば初期の目的を確実に
達成することができることを見出し本発明を完成
するに至つたものである。
一般にオルガノポリシロキサンの骨格を形成す
るシロキサン結合エネルギーは106Kca/mo
ときわめて高く、耐熱性にすぐれ、またシロキサ
ン結合の自由回転性はすぐれた可撓性を生ずるの
みならず空間占有体積を増大させすぐれた界面特
性を有する。しかも線状オルガノポリシロキサン
は広い温度領域に亘つて安定した特性を有しエポ
キシ樹脂に対する可撓性付与剤としての効果が十
分期待でき、先に本発明者らはこの種の技術思想
について特許出願をした(特願昭55―33601号参
照)。
他の例、即ち従来公知の可撓性付与剤と異な
り、オルガノポリシロキサンはエポキシ樹脂に高
温域においてさえもほとんど溶融することがな
く、これが他の可撓性付与剤にみられるようなガ
ラス転移点の低下をもたらさないという特長を有
する根拠となつている。
しかしながらオルガノポリシロキサンをそのま
ま使用することは分散性にすぐれた海―島構造が
得られにくく、また海―島構造が変化しやすいこ
とから機械的強度の低下や透湿しやすい等の問題
を起し易いのであるが、にもかかわらずシロキサ
ン結合はシリカ表面に他の有機ポリマーに比較し
てはるかにすぐれた結合性を有するため実用に供
し得る結果を得ることは十分可能である。
本発明者らはさらにオルガノポリシロキサンが
有するすぐれた特性をより有効に活用するために
種々改良研究を重ね芳香族重合体とオルガノポリ
シロキサンのブロツク重合体がきわめて分散性に
すぐれ、かつ機械的強度の低下がほとんどなく、
透湿性も不変であるすぐれた改質剤を開発し目的
を達成したものである。
すなわち本発明は
(イ) 硬化性エポキシ樹脂 100重量部
(ロ) 芳香族系重合体と式
〔R1aSiO4−a/2〕o ……(i)
(式中、R1は水素原子または1価の有機基、
aは平均値として1.8〜2.7をとる正数)で示さ
れ、nが3〜200の整数であるオルガノポリシロ
キサンとからなるブロツク共重合体
5〜100重量部
および
(ハ) 無機質充てん剤 0〜1000重量部
からなる硬化性エポキシ樹脂組成物に関するもの
であり、特には高熱伝導性、耐クラツク性、およ
び低応力性を同時に具備する電子部品のパツケー
ジングに好適な組成物を提供するものである。
本発明の目的を達成するオルガノポリシロキサ
ン含有ブロツク共重合体は、その分子中に少なく
とも1個のエポキシ樹脂、架橋剤と反応し得る官
能基を有することが望ましく、さらに共重合体の
安定性、特に長期の耐湿性を得るために両セグメ
ント間の結合は加水分解しやすい

However, with the recent trend towards thinner layers, miniaturization, and increased integration of electronic components, the characteristics required of packaging materials are becoming even more stringent, and conventional materials of this type are no longer sufficient. まず本発明において使用する(イ)成分としての硬
化性エポキシ樹脂とは、1分子中に2個以上のエ
ポキシ樹脂と各種硬化剤とからなる硬化可能なエ
ポキシ樹脂であつて、このエポキシ樹脂は後述す
るような各種硬化剤によつて硬化させることが可
能な限り、分子構造、分子量等に特に制限はなく
従来から知られている種々のものを使用すること
ができ、これには例えばエピクロルヒドリンとビ
スフエノールをはじめとする各種ノボラツク樹脂
から合成されるエポキシ樹脂、脂環式エポキシ樹
脂あるいは塩素や臭素原子等のハロゲン原子を導
入したエポキシ樹脂等をあげることができる。
なお、上記した(イ)成分の使用にあたつて、モノ
エポキシ化合物を適宜併用することは差支えな
く、このモノエポキシ化合物としてはスチレンオ
キシド、シクロヘキセンオキシド、プロピレンオ
キシド、メチルグリシジルエーテル、エチルグリ
シジルエーテル、フエニルグリシジルエーテル、
アリルグリシジルエーテル、オクチレンオキシ
ド、ドデセンオキシドなどが例示される。
(イ)成分はその使用にあたつては必ずしも1種類
のみに限定されるものではなく、2種もしくはそ
れ以上を混合して使用してもよい。
また、硬化剤としてはジアミノジフエニルメタ
ン、ジアミノジフエニルスルホン、メタフエニレ
ンジアミン等に代表されるアミン系硬化剤、無水
フタル酸、無水ピロメリツト酸、無水ベンゾフエ
ノンテトラカルボン酸等の酸無水物系硬化剤、あ
るいはフエノールノボラツク、クレゾールノボラ
ツク、等の1分子中に2個以上の水酸基を有する
フエノールノボラツク硬化剤等が例示される。
さらに本発明においては、上記した硬化剤とエ
ポキシ樹脂との反応を促進させる目的で各種硬化
促進剤、例えばイミダゾールあるいはその誘導
体、三級アミン系誘導体、ホスフイン系誘導体、
シクロアミジン誘導体等を併用することは何ら差
支えない。
なお、該硬化剤は当然のことながらエポキシ樹
脂を硬化させるのに必要な量を使用することが必
須であることはいうまでもない。
つぎに、本発明において使用する(ロ)成分として
のブロツク共重合体は、本発明の最大の目的であ
る耐クラツク性の向上に著しい効果を付与するも
のであつて、このものは芳香族系重合体と前記し
た式(i)で示されるオルガノポリシロキサンとから
なるものである。
耐クラツク性の改良に関しては非芳香族系重合
体とオルガノポリシロキサンとのブロツク共重合
体を添加配合することによつてもかなりの効果が
期待されるのであるが、このものはエポキシ樹脂
との相溶性に劣るため時間の経過に伴なつて成形
品の表面に次第に移行しやすいという不利を有す
る。
これに対し、本発明における(ロ)成分であるブロ
ツク共重合体は芳香族系重合体を使用しているた
めエポキシ樹脂との相溶性が適度に制御されてい
るという特長をもつている。
この(ロ)成分のブロツク共重合体を構成する芳香
族系重合体としては、例えば一般式

体には少なくとも1個以上の反応性官能基を導入
することが好ましく、この反応性官能基はエポキ
シ樹脂、アミン系、フエノール系あるいは酸無水
物硬化剤と反応し得るものであればその種類に制
限がなくいかなるものをも対象とすることができ
る。
該共重合体のシロキサン含有量は、シロキサン
の重合度および芳香族系重合体とオルガノポリシ
ロキサンとの配合比によつて異なるが一般的には
15〜80%の範囲とされる。
このような共重合体はシロキサンの重合度やシ
ロキサンの含有量によりレジン状のものからゴム
状のものまで種々の形態のものとして取得するこ
とができる。
この共重合体は前記(イ)成分としての硬化性エポ
キシ樹脂100重量部に対して5〜100重量部の範囲
で使用することが必須とされる。
これは共重合体の使用量が5重量部以下の場合
には耐クラツク性および低応力性を具備させるこ
とが困難となり、他方100重量部以上の場合には
耐クラツク性および低応力性は満足されるが反面
機械的強度が低下するようになる。
(ハ)成分である無機質充てん剤としては、代表的
なものとして結晶性あるいは非結晶性シリカをあ
げることができ、これにはAerosil(デグツサ社
製)、Cab―O―sil(キヤボツト社製)、Ultrasil
(デグツサ社製)等の商品名で市販されている超
微粉末シリカ(通常1〜30μmの平均粒径を有す
るもの)、Celite(ジヨンマンビル社製)、Imsil
(イリノイスミネラル社製)結晶性あるいは非結
晶性石英粉末(通常1〜30μmの平均粒径を有す
るもの)等が例示される。
一般に超微粉末シリカは補強性にはすぐれるの
であるが、増粘が著しく流動性を阻害するため注
型あるいはモールデイング成型用にはあまり適さ
ないのでこれらの成型用に供する場合には石英系
粉末を選択使用することがよく、これによればす
ぐれた諸特性を付与することができる。
さらに、本発明に係る組成物の用途、目的等に
応じてはシリカ系以外の充てん剤も使用すること
ができ、これにはタルク、マイカ、クレー、カオ
リン、炭酸カルシウム、アルミナ、亜鉛華、バラ
イタ、ガラスバルーン、ガラス繊維、水酸化アル
ミニウム、水酸化カルシウム、アスベスト、酸化
チタン、酸化鉄等をあげることができる。
これら充てん剤は単独で使用することには限定
されず2種以上を併用してもよいことはいうまで
もない。
上記(ロ)成分中のシロキサン結合は、これら充て
ん剤、とくにシリカ系充てん剤ではその表面との
結合性に富み疎水化に役立つのみでなく分散性を
改良する機能も有するので多量に配合する場合に
コンパウンドの諸物性向上にも好影響を与えるた
め、本発明はシリカフイラー高充てん系において
特に有効である。
この(ハ)成分である無機質充てん剤は、上記(イ)成
分100重量部に対して1000重量部以下、好ましく
は(イ)および(ロ)成分の合計量100重量部当り150〜
400重量部の範囲で使用することがよい。これは
500重量部を超える量を使用した場合には分散が
困難となるばかりでなく、加工性、低応力、耐ク
ラツク性等の特性において満足すべき結果が得ら
れないからである。
なお、本発明の目的を達成するための(ロ)成分の
添加配合はポリマーのみからなる硬化配合におい
ても顕著な効果を示すことから、該(ハ)成分の使用
は必ずしも必須ではない。
本発明に係る組成物には、用途、目的等に応じ
て本発明の目的を阻害しない範囲で種々の添加剤
を配合添加してもよく、これには例えばカーボン
ブラツク、黒鉛、ウオラストナイト等の充てん
剤、脂肪酸、ワツクス類等の離型剤、カーボンブ
ラツクに代表される着色剤、エポキシシラン、ビ
ニルシラン、ほう素化合物、アルキルチタネート
等のカツプリング剤、アンチモン化合物等の難燃
剤等をあげることができる。
該組成物は、ロール、ニーダーあるいはスクリ
ユー式連続混練機等を採用し、ドライ混練、溶融
混練あるいは溶液法等により均一に混合すること
ができ、このものはコンプレツシヨン、トランス
フアー、インジエクシヨン成型に供する、いわゆ
るモールデイングコンパウンド、液状、溶液ある
いは粉体コーテイング材、ポツテイング材等の巾
広い成型法、用途に供することができる。
本発明の組成物から得られる成形品は耐クラツ
ク性が良好であり、かつ電気特性、耐熱性および
耐湿性にきわめてすぐれ、したがつて電気部品の
封止材料をはじめとし、各種塗料用、注型用、一
般成形用、電気絶縁用、積層用等に広く応用可能
である。
つぎに本発明の実施例をあげるが、各例中の部
はすべて重量部を示したものである。
但し、MeとあるのはすべてCH3―である。

測定を下記のようにして行い、それらの結果を下

<冷熱サイクル試験>
厚さ0.35mmのシリコンウエハーを16mm×4.5mm
の長方形に切り、14ピンICフレーム(42アロ
イ)に接着させたものを、前記で得た各成形材料
を用いて160℃、2分の成形条件でトランスフア
ー成形したのち、180℃で4時間ポストキユアー
し、ついでこのものを−55℃で30分間冷間し、
150℃で30分間加熱する、いわゆる冷熱サイクル
を行い、成形樹脂のクラツク割れによる不良率が
50%になるまでのサイクル数を測定した。
<一般特性>
前記で得た各成形材料について、曲げ強さ、膨
張係数、ガラス転移点、吸水率および樹脂応力を
測定するために、温度160℃、圧力70Kg/cm2でト
ランスフアー成形した。結果は表に示すとおりで
あつた。ただし、各物性の測定条件は下記に示す
とおりである。
機械的強度(曲げ強さ)の測定:
JIS K6911に準じ、成形温度160℃、成形圧力
70Kg/cm2、成形時間3分の条件で、巾10mm、長さ
100mm、厚さ4mmの棒を成形し、その後180℃の恒
温槽にて4時間アフターキユアーしたものを試験
片として測定。
線膨張係数の測定:
前記曲げ強さ測定用試験片を用いてASTM
D696に準じ測定。
ガラス転移点の測定
曲げ強さ測定用試験片から5mm角、長さ20mmの
角柱を切り出し、真空理工数のデイクトメータに
より毎分5℃の速さで温度を上げたときの線膨張
の屈曲する点をガラス転移点とした。
吸水率の測定:
成形温度160℃、成形圧力70Kg/cm2、成形時間
3分の条件により厚さ2mm、直径70mmの円板を成
形後、180℃の恒温槽により4時間アフターキユ
アーしたものを試験片とし、プレツシヤークツカ
ー試験121℃、2気圧、500時間で取出して初期か
らの重量増の値を吸水率とした。
樹脂応力の測定:
応力により抵抗値の変化するピエゾ抵抗を3mm
角の半導体チツプ拡散したものを14ピンICフレ
ームにダイポンドし、Au線でワイヤポンドし、
外部電極に接続した素子の初期抵抗値(R0)を測
定し、この素子を160℃、70Kg/cm2、成形時間3
分の成形条件で樹脂封止した後の抵抗値(R)を
