Description
本発明は無機質焼成体の製造方法に関するもの
である。更に詳細には、フエノキシ基を有するポ
リメタロキサンから微少球、コーテイング、フイ
ルム、発泡体等の無機質焼成体を製造する方法に
関するものである。特に本発明は、側鎖にフエノ
キシ基を持つポリメタロキサンを用いてコーテイ
ング又はフイルムを形成し、必要に応じて不融化
等の処理を施し、次いで焼成して無機質コーテイ
ング又はフイルムを製造する方法に関するもので
ある。
近年、電子産業をはじめとする多くの産業分野
における技術的発展の結果、従来の各種材料が有
している物性よりさらに優れた性質、たとえば耐
熱性、絶縁性、導電性、強誘電性、強磁性、透光
性等を有する材料の開発が強く望まれている。こ
のような材料として、化学的、機械的にガラスを
保護するためのシリカ又はアルミナ膜、IC基板
用アルミナ、弾性表面波フイルター用のPLZT
膜、透明導電膜の酸化スズ又は酸化インジウム膜
等はよく知られているものである。
このように金属酸化物の特にコーテイングとか
フイルムの形態での電子材料への応用は極めて多
岐にわたり、またその為に様々な製法も提案され
ている。
先に本発明者らは、ポリメタロキサンを出発物
質とする無機質被膜の製造方法を提案した(特開
昭54−43241号公報、同昭51−129894号公報)。
上記の方法は、前駆体被膜中の金属酸化物含有
率が大きく、従つて焼成後の被膜が緻密となるた
め高強度であり、コーテイング用の溶液が他の方
法と比較して被覆性に富み、かつ基材との濡れが
よく、密着しやすい等、他の方法に比較して数多
くの利点を有している。
本発明者らのその後の検討によれば、コーテイ
ングやフイルムの形成性の良否はポリメタロキサ
ンの側鎖の有機基の種類に大きく依存する事がわ
かつた。即ち、炭素数の多い有機残基、例えば高
級アシロキシ基、高級アルコキシ基等は造膜性及
び塗布時の伸びの向上に効果があり、低級の有機
残基の場合に比較して、塗布作業性及び被膜の安
定性、強度が改善される。
しかし、炭素数の多い有機残基が多量に側鎖に
導入されると、前駆体被膜中の金属原子の割合が
低下するために、焼成後の被膜の強度が低下する
とか、また多量の有機物の燃焼及び熱分解によ
り、多種多様のガスが大量に発生する為、局部的
な雰囲気の差が生じ、従つて燃焼の程度にも差が
生じる為に大量に焼成する場合には、結果として
無機質被膜の品質のムラや局部的な発泡、ヒビ割
れを生じるという不都合があり、未だ十分なもの
ではない。
本発明者らは、これらの点について鋭意研究を
進めた結果、側鎖にフエノキシ基を導入したポリ
メタロキサンを含有するポリメタロキサンが、そ
の含有する炭素数に比して格段に優れた造膜性を
付与することおよび該ポリメタロキサンからの被
膜前駆体を焼成した場合優れた引掻き強度および
均一性を有する被膜が製造できることを見出し本
発明方法を完成するに至つた。

為に濃縮すると固形分が析出することもある為に
置換効果はなくなる。
しかして、本発明方法において規定する側鎖に
フエノキシ基を有せしめたポリメタロキサンを、
成形用原料として用いることにより造膜性、成形
性が向上しかつポリメタロキサンから焼成した場
合に引掻き強度および均一性の極めて高い被膜成
形体が製造出来るという効果が発揮される。
ポリメタロキサンの側鎖にフエノキシ基を有せ
しめることにより上述したような効果が発現する
理由は詳らかではないが、フエノキシ基が側鎖に
入ることによりポリメタロキサンに滑性が生じ、
その結果、造膜性、成形性が向上し、また通常は
フエノキシ基程度の炭素数の有機残基を側鎖に導
入すると前駆体被膜内で側鎖基が燃焼し局部加熱
を生じ、焼成中の被膜の焼成程度に部分的な差を
生じ被膜の均質性、緻密度が低下し、ひいては被
膜の強度が低下する原因となり好ましくないので
あるが、フエノキシ基の場合には焼成温度に達す
るまでに相当量のフエノキシ基が分解脱離するた
めに局部加熱が避けられる結果、焼成による引掻
き強度の低下や不均一性がないという効果が発揮
されるものと考えられる。
本発明による被膜形成法が適用できる基材は被
膜形成時の熱処理温度に耐えるものであればガラ
ス、金属、セラミツクスなどのあらゆる材料を使
用することができる。
被膜形成法に該ポリメタロキサン溶液の塗布工
程と、該ポリメタロキサンの分解による被膜形成
工程からなるが、塗布法としては浸漬、スプレ
ー、キヤステイングなど既存の塗布法を利用する
ことができ、分解による被膜の金属酸化物への転
換は、400℃以上2000℃以下の熱処理または大気
中の水分または水蒸気または水による加水分解
後、400℃以上の熱処理を行うことによつて達成
することができる。また、400℃以上に加熱した
基材表面に該ポリメタロキサン溶液を塗布し、基
材表面で塗布と同時に熱分解させて金属酸化物被
膜を形成させる方法を利用することもできる。
本発明方法において用いられるポリメタロキサ
ンの重合度は2以上であれば充分であり、特に上
限はないが重合反応の容易さから一般に重合度
1000以下のものが用いられる。
ポリメタロキサンはエチルエーテル、テトラヒ
ドロフラン、ベンゼン、トルエン、ヘキサンなど
の有機溶媒に可溶であり、適当な濃度では造膜性
に富む粘稠液となる。ポリメタロキサンの濃度と
その溶液の造膜性との関係は目的とする膜厚や用
いるポリメタロキサンの種類、その重合度および
溶媒によつて異なり一義的に定める事はできない
が、一般に室温での粘度が1センチポイズ以上
5000センチポイズ以下の溶液が製膜には適当であ
る。したがつて塗布液はこの範囲の粘度を与える
ように調製される。
塗布液にポリエチレングリコール、ポリビニル
フオルマール、ポリ酢酸ビニルなどの有機高分
子、その他適当な有機物を添加しておくことは造
膜性向上のために望ましいことである。また塗布
液に少量のリチウム、ベリリウム、ホウ素、ナト
リウム、マグネシウム、ケイ素、リン、カリウ
ム、カルシウム、チタニウム、クロム、マンガ
ン、イツトリウム、ジルコニウム、ランタン、タ
ングステンなどを含む化合物の一種あるには二種
以上を添加しておくことは得られる無機被膜の諸
物性を向上させるために望ましいことである。
また、互いに異なる金属原子よりなるポリメタ
ロキサンを2種以上混合し、成形、焼成する事に
より、複合酸化物〔たとえばスピネル型酸化物
(MgAl2O4,Al−siスピネル等)、ペロブスカイト
型酸化物(LaAlO3等)等〕型の優れた性質を有
したコーテイング、フイルム等を製造する事もで
きる。
本発明方法によればフエノキシ基を有するポリ
メタロキサンを原料とし、これにケイ素を含む化
合物を混合し、これを製膜して得られたシリカア
ルミナ含有率の高い前駆体被膜を焼成することに
よつて極めて高い機械的強度と耐熱性を有する均
一なシリカアルミナ被膜の製造ができる。
これらフエノキシ基を含有するポリメタロキサ
ンのうち本発明においてはアルミナ含有率が10%
以上、好ましくは20%以上のものが用いられる。
ここにいうアルミナ含有率とは〔51/(構造単位
の分子量)〕×100(%)で与えられる。アルミナ
含有率が10%以下の場合には実用的な強度のある
シリカアルミナ被膜を得ることが困難である。

混合するケイ素を含む化合物はシリカ含有率の
大きいものが望ましいが、小さいものでも用いら

ナ被膜を製造する際には混合するケイ素を含む化
合物のシリカ含有率は小さくてもよい。
また混合するケイ素を含む化合物は上記ポリア
ルミノキサン溶液に均一に溶解混合することが望
ましいが溶解せずに分散して混合してもよい。
さらに混合するケイ素を含む化合物は、それ自
身が上記ポリアルミノキサン溶液に溶解して造膜
性を持つ方が望ましいが、これは必須の条件では
ない。
ケイ素を含む化合物の混合され得る最大量は、
該ケイ素を含む化合物自身の造膜性にも依存する
が、造膜性をまつたく持たないようなケイ素を含
む化合物でも焼成後のシリカアルミナ被膜中のシ
リカ含有率が60重量%に達する程の量を混合して
も、混合されたポリアルミノキサン溶液は充分製
膜され得るだけの造膜性を保持している。
また場合によつてはケイ素を含む2種以上の化
合物をポリアルミノキサン溶液に混合することが
有効である。シリカアルミナ被膜の製造に当り
SiO2:Al2O3の比率は1〜30重量%:99〜70重量
%となるように調製するのが望ましい。
このようにして得られた無機質被膜前駆体は被
膜形成物が均一に連続した状態で膜状に形成され
ているため、焼成後の無機質被膜の諸物性の向上
には極めて好都合のものである。
本発明方法における無機質被膜前駆体は熱に対
して不融であり、そのまま空気などの酸素を含む
雰囲気中で焼成すれば、容易に無機質被膜となす
ことができる。
以下に本発明の実施態様を実施例に従つて述べ
るが、本発明は以下の実施例に限定されるもので
はない。
実施例 1
モノイソプロポキシジエチルアルミニウム1モ
ルをエチルエーテル600c.c.に溶解し、1モルの水
で加水分解して重合度130のポリイソプロポキシ
アルミノキサンを得た。次にO−ヒドロキシ安息
香酸エチル0.1モルを添加してリフラツクス下で
撹拌してポリイソプロポキシアルミノキサン中の
イソプロポキシ基の0.1モルを

ル%がステアロイロキシ基よりなる重合度40のポ
リアルミノキサンの3重量%のキシレン溶液をス
ライドグラス上に塗布して乾燥したところ、塗膜
に亀裂を生じた。
実施例 7
有機残基の80モル%がイソプロポキシ基であ
り、20モル%がエチル基よりなる重合度40のポリ
アルミノキサンのジオキサン溶液にP−シアノフ
エノールを有機残基の30モル%に相当する分だけ
混合し、更にフイルムの焼成後のシリカ含量が30
%となる様にエチルシリケートを混合した。該混
合液を濃縮して粘度7500cpの液を得、これを100
μm×50mmのスリツトより空気中に押し出して、
透明なフイルムを得た。
これを1日間空気中に放置した後に、1000℃迄
焼成したところ、厚み20μmの透明なシリカアル
ミナフイルムを得た。
実施例 8
トリエチルインジウム1モルをトルエン600c.c.
に溶解し、1モルの水で部分加水分解後、サリチ
ル酸エチル0.3モルを加えて温度を80℃にして約
3時間撹拌した。これをさらにトルエンにて酸化
インジウムに換算して5wt%になるようにポリマ
ー溶液を希釈後、スライドグラス上に塗布し、
450℃30分間の焼成を行つて800Åの膜厚を有する
酸化インジウム膜を形成した。この膜は透明でム
ラなく、X線分析によれば非晶質であつた。
実施例 9
トリイソプロポキシ−p−メチルフエノキシス
ズ0.1モルをイソプロピルアルコール800c.c.に溶解
し、0.1モルの水で加水分解後、スライドグラス
上に塗布し、500℃30分間の焼成を行つて700Åの
膜厚を有する酸化スズ膜を形成した。この膜は目
視によれば透明でムラがなく、均一であつた。
実施例 10
テトラエトキシジルコニウム1モルとトリイソ
プロポキシイツトリウム0.05モルをテトラヒドロ
フラン600c.c.に溶解し、1モルの水で加水分解後
サリチル酸メチル0.2モルを加えて撹拌し、次に
濃縮して粘度7000cpに濃縮して原液とした。該
原液を100μm×500mmのスリツトより押し出した
後、空気中で1300℃迄焼成したところ、フイルム
厚み25μm、引張強度5t/cm2のジルコニアフイル
