第１図は、この考案の一実施例によるイオン注
入装置を示す断面図、第２図はイオンビーム受け
手段のビーム電流出力の有無の繰り返し周期〔第
２図ａ〕と、イオンビーム発生手段の走査の往復
周期〔第２図ｃ〕との比較図、第３図は従来のイ
オン注入装置を示す図である。 図に於て２は被イオン注入体、３はイオンビー
ム発生手段、７はイオンビーム受け手段、１０は
走査検知システム、１１は比較回路、１２は判定
回路である。なお、各図中、同一符号は、同一又
は相当部分を示す。

- 【実用新案登録請求の範囲】 (1) 被イオン注入体上を走査しながら上記被イ
オン注入体に対しイオンビームを注入するイオン
ビーム発生手段、上記被イオン注入体近傍に設け
られ、上記イオンビーム発生手段からのイオンビ
ームを受けてビーム電流を出力するイオンビーム
受け手段、このイオンビーム受け手段のビーム電
流出力の有無の繰り返し周期と上記イオンビーム
発生手段の走査の往復周期とを比較して上記イオ
ンビーム発生手段の走査状態を検知する走査検知
システムを備えたことを特徴とするイオン注入装
置。 (2) 走査検知システムは、繰り返し周期と往復
周期とを比較する比較回路と、この比較回路の結
果に基づき誤動作を判定する判定回路とを備えた
ことを特徴とする実用新案登録請求の範囲第１項
記載のイオン注入装置。
