Claims (3)
- 흡입구와 배기구를 가진 하우징과, 상기 하우징내에 수용된 제 1, 제 2의 회전축과, 상기 제1, 제2회전축에 각각 결합된 제1, 제 2의 로터와, 상기 회전축을 각각 독립해서 회전구동하는 모터와, 상기 모터의 회전각 및/또는 회전수를 검지하는 검출수단을 구비해서 이루어진 진공펌프에 있어서, 상기 로터는 직경이 다르고, 직경이 작은 로터에 결합된 제1의 회전축은 고주파모터에 의해서 구동되고, 직경이 큰 로터에 결합된 제2의 회전축은 AC서보모터 또는 펄스모터에 의해서 구동되는 동시에, 상기 회전검출수단의 정보를 근거로 제2의 회전축을 제1의 회전축에 동기하도록 제 2의 회전축의 회전구동수단을 제어해서 이루어진 것을 특징으로 하는 진공펌프.
- 제1항에 있어서, 소직경로터의 동일축상에, 고진공배기용의 진공펌프의 구조부분이 설치되어있는 것을 특징으로 하는 진공펌프.
- 제1항에 있어서, 로터가 외주부에 스크루우 또는 나사홈을 구비한 것임을 특징으로 하는 진공펌프.
