Claims (26)
- 적어도 하나의 가용성 금속염,전해질, 및비국재화(delocalized)될 수 있는 π전자를 갖는 하나이상의 비방향족 화합물을 함유하는 결정립 미세화제/안정화제를 함유하는 전기도금 조성물.
- 제 1 항에 있어서, 금속염이 주석을 함유하는 조성물.
- 제 1 항에 있어서, 구리 및 은으로부터 선택된 하나이상의 합금 금속을 추가로 포함하는 조성물.
- 제 1 항에 있어서, 비방향족 화합물이 인접하는 전자-흡인기를 함유하는 α,β 불포화 시스템 또는 다른 콘쥬게이트(conjugated) 시스템을 포함하는 조성물.
- 제 1 항에 있어서, 비방향족 화합물이 엔도사이클릭 콘쥬게이션을 갖는 사이클릭 시스템을 포함하는 조성물.
- 제 1 항에 있어서, 비방향족 화합물이 하나이상의 케토-엔올 시스템을 포함하는 조성물.
- 제 6 항에 있어서, 하나이상의 케토-엔올 시스템이 사이클릭인 조성물.
- 제 7 항에 있어서, 사이클릭 케토-엔올 시스템이 엔도사이클릭인 엔올 작용성(functionality)을 포함하는 조성물.
- 제 1 항에 있어서, 결정립 미세화제/안정화제가 전기도금 조성물 1 리터당 약 2 mg 내지 약 10,000 mg의 농도를 갖는 조성물.
- 제 1 항에 있어서, 결정립 미세화제/안정화제가 전기도금 조성물 1 리터당 약 50 mg 내지 약 2000 mg의 농도를 갖는 조성물.
- 제 1 항에 있어서, 추가로 광택제를 포함하는 조성물.
- 제 1 항에 있어서, 추가로 반응억제제를 포함하는 조성물.
- 제 1 항에 있어서, 조성물이 추가로 평탄화제(leveler agent)를 포함하는 조성물.
- 제 1 항에 있어서, 전기 도금 조성물이 산성인 조성물.
- 적어도 하나의 가용성 금속 염, 전해질, 비국재화될 수 있는 π 전자를 갖는 하나이상의 비방향족 화합물을 포함하는 적어도 하나의 결정립 미세화제/안정화제를 함유하는 전기도금 조성물로부터의 금속을 기판에 전기적으로 침착시키는 것을 포함하는 전자장치 기판에 납땜이 가능한 마감재(solderable finish)를 침착시키는 방법.
- 제 15 항에 있어서, 금속 염이 주석을 포함하는 방법.
- 제 15 항에 있어서, 비방향족 화합물이 인접하는 전자-흡인기를 함유하는 α,β 불포화 시스템 또는 다른 콘쥬게이트 시스템을 포함하는 방법.
- 제 15 항에 있어서, 결정립 미세화제/안정화제가 전기도금 조성물 1 리터당 약 2 mg 내지 약 10,000 mg의 농도로 존재하는 방법.
- 제 15 항에 있어서, 안정화제가 전기도금 조성물 1 리터당 약 50 mg 내지 약 2000 mg의 농도로 존재하는 방법.

- 제 25 항에 있어서, 기판이 인쇄된 배선 보드, 광학전자 장치 (optoelectronic device), 반도체 패키지, 마이크로칩 모듈 패키지, 콤포넌트, 접촉자(contact), 칩 커패시터, 칩 레지스터, 리드 프레임, 커넥터, 또는 집적회로인 제품.
