(해결 수단)
본 발명은 절연기체(2)와 흡착용 전극(3)을 구비한 정전 척으로서, 절연기체(2)의 적어도 상면을 포함하는 영역은 Mn을 포함함과 아울러 Fe 및 Cr 중 적어도 한쪽으로 이루어지는 제 1 전이 원소를 포함하는 세라믹스로 이루어지고, Mn의 함유량 C1(㏖)에 대한 상기 제 1 전이 원소의 함유량 C2(㏖)의 비(C2/C1)가 1 이상인 것을 특징으로 하는 것이다.

Claims (5)
- 절연기체와 흡착용 전극을 구비한 정전 척으로서;
상기 절연기체의 적어도 상면을 포함하는 영역은 Mn을 포함함과 아울러 Fe 및 Cr 중 적어도 한쪽으로 이루어지는 제 1 전이 원소를 포함하는 세라믹스로 이루어지고, 상기 Mn의 함유량 C1(㏖)에 대한 상기 제 1 전이 원소의 함유량 C2(㏖)의 비(C2/C1)는 1 이상인 것을 특징으로 하는 정전 척. - 제 1 항에 있어서,
상기 흡착용 전극은 상기 절연기체의 내부에 설치되고, 상기 절연기체의 상면측 영역은 상기 제 1 전이 원소를 포함하고 있고, 상기 C1에 대한 상기 C2의 비(C2/C1)는 1 이상인 것을 특징으로 하는 정전 척. - 제 1 항 또는 제 2 항에 있어서,
상기 Fe 및 Cr 중 적어도 한쪽의 함유율은 80ppm 이상인 것을 특징으로 하는 정전 척. - 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,
상기 세라믹스에 상기 Fe가 500ppm 이하의 함유율로 포함되어 있는 것을 특징으로 하는 정전 척. - 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,
상기 절연기체는 Al2O3, AlN 및 Al2O3-TiO2 중 적어도 1종을 주성분으로 하는 것을 특징으로 하는 정전 척.
