本発明は、 撮像素子と力 ラーフ ィ ルタ 一又はモノ ク ロ フィルタ一とを接着剤により貼り合わせて固体撮像装置 を構成する場合のフ ィ ルターの構造及びその製造方法に 関し、 特に、 撮像素子の受光部への集光効率を向上させ た集光性フィルタ一及びその製造方法に関する。 背 景 技 術
固体撮像装置の製造方法において、 カラーフ ィ ルタ ー の取付け方式として、 固体撮像素子上に直接カラーフ ィ ルタ ーを形成する方式 (オ ンチップ方式) と、 ガラス基 板等の透明基板上に力ラーフィルタ一を形成しこれを固 体撮像素子と接着剤により貼り合わせる方式 (貼り合わ せ方式) の 2方式がある。
近年、 固体撮像装置の感度の改善を図るため、 オ ンチ ップ方式においては、 固体撮像素子の前面にレンズを直 接形成して取付け、 受光部への集光性を上げて、 効率の 改善を行っている。 第 9図にこのような固体撮像装置の 要部断面図を示す。 図示のように、 C C D 5 0の受光部 5 1 の前面には力ラ一フ ィ ルタ 一 5 2の各画素 5 3が配 置され、 各画素 5 3と整列してレンズ 5 4が形成されて いる。 カ ラ ーフ ィ ルタ ー 5 2上にレンズ形状を形成可能 な材料としては各種光又は熱硬化榭脂があり、 空気 (屈 折率 ^ 1 ) とこれら樹脂層 (屈折率 1 . 5〜 1 . 6 ) との間に比較的大きな屈折率差が得られるため、 空気 5 6から直接レンズ 5 5に入射する入射光 5 5には大きい 集光効果が容易に得られた。

上記目的を達成するため、 本発明の集光性フ ィ ルタ ー は、 撮像素子に貼り合わせて用いるカラ一フ ィ ルタ一又 はモノ ク ロ フ ィ ルタ 一において、 透明基板上に相互に接 する屈折率の異なる少なく とも 2つの樹脂層を有し、 こ れら榭脂層の相互に接する界面が撮像素子の各受光部に 入射光を集光するような曲面に構成されていることを特 徴とするものである。
その場合、 カラ一フ ィ ルタ ー又はモノ ク ロ フ ィ ルタ 一 の遮光層の上部又は下部に整列して凸状に厚く なつてい る比較的低屈折率の榭脂層を設け、 この囬凸に形成され た榭脂層表面に比較的高屈折率の別の榭脂層を設けてそ の表面を平坦に構成するのが典型的なものである。
このような集光性フ ィ ルタ 一の製造方法と しては、 第 1 に、 透明基板上に、 フ ィ ルタ一層の形成に先立って又 はその後に、 光硬化性榭脂を塗布し、 色素子の境界部又 は遮光層の上部又は下部に相当する位置の樹脂のみを露 光により硬化させて、 凸面状に形成し、 次にその上に上 記光硬化性榭脂より も屈折率の髙ぃ樹脂を塗布してその 表面を平坦にする方法がある。
その場合、 光硬化性榭脂の選択露光硬化によって形成 された凸面状部のエッ ジ部の傾きを、 光硬化後にその钦 化点まで加熱して調整するとよい。

第 9図は従来のォンチップ方式において固体撮像素子 の前面にレ ンズを直接形成して取付けた場合の断面図、 第 1 0図は従来のカラーフィ ルタ一と固体撮像素子を 貼り合わされたものの断面図である。 発明を実施するための最良の形態 本発明の集光性フィ ルタ一は、 貼り合わせ方式に用い るものであり、 2種以上の屈折率の異なる材質を用いて 、 カ ラーフ ィ ルター又はモノ ク ロフィ ルターの下層又は 上層に屈折率の異なる材質の界面をレ ンズ形状に形成し 、 集光効果を Γるようにしたものである。
まず、 第 1 0図に従来のカ ラ一フィ ルター 5 8 と固体 撮像素子 5 0を接着層 5 7 より貼り合わされたものの 断面図を示すが、 カラ一フ ィ ルター 5 8のガラス 5 9面 より入射した光 5 5 は、 直進してカ ラーフ ィ、ルター 5 8 の画素 (染色層) 5 3を透過して、 C C D (固体撮像素 子) 5 0の受光部 5 1 に入り、 受光量は固体撮像素子 5 0の受光部 5 1の開口面積率により制限を受ける。 代表 的な固体撮像素子である C C Dでは、 この開口面積率は 約 3 0 %である。 すなわち、 入射光量の 3 0 %しか受光 できない。 (なお、 第 1 0図において、 符号 6 0は遮光 層を、 6 1 は保護層を示す。 )
このような従来のものに対して、 本発明においては、 第 1図に示すように、 色分離層 (遮光層) 5の上部 (図 上では下であるが、 製作過程では上になる。 ) に、 樹脂 層 A (低屈折率材質) により、 各色素子 4の境界部上に 、 凸形状のものであって各色素子 4の中央部に向かって 所定の傾きを持つレンズ状部分 Cの形成を行う。
すなわち、 第 1図は本発明の集光性フィルタ一を固体 撮像素子に貼り合わせたものの部分断面図であるが、 図 において、 C C D 1 は受光部 2を有し、 その上に受光部 2に整列して、 ガラス基板 3に形成されたカ ラーフィ ル ターの色素子 4が樹脂層 A、 樹脂層 B、 接着層 6を介し て貼り合わされている。 色素子 4の間には遮光層 5が設 けられている。 樹脂層 Aは、 遮光層 5に整列して厚みが 最大になっており、 色素子 4の中央部では最小の厚みに なっている (図面ではゼロの厚みになっている) 。 した がって、 各色素子 4の境界部上に、 樹脂層 Aの凸形状の ものであって各色素子 4の中央部に向かって所定のの傾 きを持つレンズ状部分 Cが形成されている ^とになる。 そして、 この樹脂層 Aの上に (図では下に) 榭脂層 B ( 高屈折率材質) が樹脂層 Aの凹凸を埋めるように設けら れている。 このようにに構成されたフィルターを C C D 1 と接着層 6により貼り合わすことにより、 集光効果を 得ることができる。 以下にその理由を説明する。
ガラス 3側から入射した光 Ίは、 樹脂層 Aと Bの界面 の法線に対する入射角を , とすると、 屈折率の差より 、 屈折角 Θ 2 は、

より、 2 となる。 ①式より明らかであるが、 樹脂層 A , Bの屈折率差が n A く n B の場合、 2 < 0 , となり 、 入射光は受光部 2の方向へ集光する。 この時、 樹脂層 Bを通過する光路長 d , と樹脂層 Bと接着層 6の界面へ の入射角 Θ 3 、 θ a = Θ Θ とにより集光領域が 決定される。
次に、 榭脂層 Βと接着層 6の界面で同様な原理で、 次 の②式より、 入射角 3 は、 接着層 6 (屈折率を n c と する) では < となる。

この場合の集光領域は、 接着層 6の厚さ d 2と屈折角 4 により決定される。 、
したがって、 トータルの集光領域は、 1辺に対して、 Δ a = d i · t a n 3 + d 2 * t a n ^ 4
となり、 2次元エ リアでの集光効率は、 第 2図の平面図 から明らかなように、

となる (第 2図の点線で囲まれた領域に入射する光が受 光部 2に集光することになる。 なお、 y , - y 2 断面の 集光領域は、 X , — X 2 断面での原理と同様にして、 1 辺に対して△ b領域分の増加となる) 。
以上の原理より、 集光領域を拡大するための条件とし て、 以下のものがあげられる。
〇樹脂層 Aの屈折率に対して、 樹脂層 Bの屈折率がより 大きいこと。
〇樹脂層 Bの屈折率に対して、 接着層 6の屈折率がより /J、さいこと。
〇樹脂層 Aと榭脂層 Bの界面の角度が、 撮像素子の開口 部 (受光部) 2へより効率的に集光される適正角度を 有すること (この適正角度は、 樹脂層 Aと樹脂層 Bの 屈折率差、 樹脂層 Bの膜厚 (光路長) 、 樹脂層 Bと接 着層 6の屈折率差、 接着層の厚さ、 受光部 2の受光ェ リァによって決定される) 。
〇樹脂層 Bと接着層 6の界面は、 屈折角の点でより平滑 化する方が望ま しい。 x
以上の原理は、 色素子 4の上部に、 集光層 A、 Bを設 けた例で説明したが、 ガラス 3の上 (色素子 4の下部。 第 1図では上部) に、 集光層 A、 Bを設けても同様に集 光効果は得られる。
なお、 以上の説明において、 素子 4は、 カラーフィル タ一の色素子としたが、 モノ ク ロ フ ィ ルタ ー (ガラス 3 上に遮光層 5のみを設けたもの) でも、 同様の原理で集 光効果が得られる。
さて、 このような集光性フ ィ ルターの製造方法として あげられものの第 1 は、 ガラ ス基板 3上にフ ィ ルタ一層 4を形成し、 その上に光硬化性の樹脂 Aを塗布して、 遮 光層 5上部の樹脂のみを露光により硬化させて、 レンズ 状部分 Cを形成し、 次に榭脂層 Bを塗布するものである 。 その場合、 レンズ状部分 Cのエッジ部の傾きは、 光硬 化後に軟化点まで加熱して調整することもできる。 この 方法においては、 榭脂 Aに用いる材料は、 感光性を有す る透明性を有するもので、 ゼラチ ン、 カゼイ ン、 P V A Z重ク口ム酸アンモニゥム系感光材ゃ、 一般的ァク リル 系感光材が使用でき、 また、 榭脂 Bは、 髙屈折率材とし て、 ポ リィ ミ ド系、 シリ コーン系の材料が適用可能であ る。
次に、 第 1の製造方法の実施例を示す。
実施例 1 .
第 3図 (a)に示すように、 透明ガラ ス基板 3上に、 クロ ムスパッタにより、 ク ロ ム膜を 0 . 形成した後、 この膜をレジス トパターン加工、 エッチング、 剝膜し、 2 〃m線幅のス ト ライプ状のク口ム遮光層 5を形成した 次に、 ゼラチ ン 重ク ロム酸ア ンモニゥム水溶液から なる感光液を塗布し、 マス ク露光、 現像によりパター二 ングし、 シア ン染色後、 固着処理を行い、 シアン素子 9 を作成した。
同様のプロセスを繰り返し、 イ エロ 一染色、 マゼンタ 染色して、 イェロー素子 1 0、 マゼンタ素子 1 1を形成 o
その上にゼラチ ン感光液を塗布後、 ク ロムス ト ラ イ プ 5上にプロキシミティー露光により、 5 ju m段差形状の 素子 Aを形成した。 凸状部 Cの電子顕微鏡による観察形 状によると、 第 3図 (a)の領域 Sの <9 , の角度は約 6 0 ° 、めつ 7こ。
次に、 この上にポリ イ ミ ド樹脂 Bを塗布形成し、 第 3 図 (b)に示すように、 表面を平坦化した。
このようにして作成した集光性フィルタ一を切断加工 後、 C C D素子 1 とアク リ ル系接着剤 6を用いて貼り合 わせて撮像素子とした。 なお、 ゼラチン硬化膜 A、 ポリ イ ミ ド膜 B、 アタ リル系接着層 6の屈折率は、 了ッベ屈 折計にて測定した結果、 それぞれ 1 . 5 6 1 . 7 0 1 . 5 0であった。 貼り合わせ後の要部の平面図と断面 図 (平面図の X ,— χ 2 について) を第 4図に示す。 結 果と して、 第 4図に数值を記入した通り、 C、C D受光部 5エ リア 2 4 i m 2 に対し、 実質入射光ェ リ了 (平面図 の点線内) は、 約 2倍の 5 6 Ai m 2 となり、 感度も 2倍 ί 1 つ すし ο
実施例 2 .
第 5図 (a)に示すように、 ϋ . 5 m mの厚さの透明ガラ ス基板 3上に、 ク ロムス ト ライ プ 5を形成し、 このクロ ムス ト ライプ 5上にカゼィ ン Z重ク ロム酸アンモニゥ厶 からなる感光液 Aを塗布し、 プロキシミ ティ 一露光によ り同図 (b)のようなス ト ライプ (凸状部) Cの形成を行つ た。 この榭脂 Aの屈折率は 1 . 5 5であった。
次に、 同図 (c)に示すように、 その上にシリ コーン系榭 脂 (屈折率 1 . 6 8 ) Bを塗布して表面を平滑にし、 モ ノ ク ロフィ ルタ一を作製した。
このフィ ルターを、 同図 (d) (断面図) 、 (e) (平面図) に示すように、 C C D 1 に光硬化性アク リ ル接着剤 (屈 折率 1 . 5 3 ) 6で接着し、 感度を測定した結果、 約 1 . 5倍の感度の上昇が可能となった。
以上が、 本発明の集光性フィルタ一の第 1 の製造方法 であるが、 この方法によると、 レンズ形状の形成が重要 である。 榭脂 Aにより レンズ形状を形成するために、 光 硬化性榭脂を用い、 露光方式、 照射量を制御して凸状部 Cのエッ ジ部の傾きをつけたり、 又は、 光硬化した榭脂 を钦化点まで加熱して、 このエッ ジ部の傾きをつけるが 、 ェッ ジの形状を安定的に制御して集光性フィルターを 製造するのは容易ではない。 また、 この方法でレンズを 形成する場合には、 光硬化後のヱッジ形状、 及び、 熱软 化特性等のため、 樹脂 Aの材料に制約があり、 適正な屈 折率や、 透過率等の条件も含めると、 材料選択範囲が限 定される。
この欠点を解決した本発明の集光性のフィルタ一の第 2の製造方法を、 第 6図を参照にして説明する (第 6図 は第 1図と同様な図面であり、 同一の構成要素は同一審 号にて示してある) 。 この方法は、 レンズ形状を安定的 に制御し、 製造するために、 ガラス基板 3上にフィルタ 一層 4を形成し、 その上に先ず榭脂 Dを用いて段差素子 を形成し、 この上に樹脂 Aを塗布形成する。
この場合、 レンズ Cの形状は、 樹脂 Dの膜厚、 及び、 榭脂 Aの粘度と塗布条件によって制御可能である。 また 、 樹脂 Dは一般的にパターユングに用いられる感光性樹 脂であり、 榭脂 Aとしては、 必要な光学特性を満足する 一般的な光又は熱硬化性榭脂が使用できる。
この方法を力 ラーフィルター上にレンズ形成する場合 について説明する。 第 6図に示すように、 ガラス 3上に 遮光層 5、 色分離素子 4を形成後、 遮光層 5の上部に、 ゼラチン、 ガゼィ ン、 又は P V Aに感光性を持たせた榭 脂や、 各種市販されているレジス トを用いて、 段差素子 Dをパターン形成する。 この場合は、 露光方式及び露光 条件は、 各感光性樹脂に対して通常パターニングする適 正条件でよく、 特にエツジ部の傾きを制御する必要性は ない。 、
このようにしてパタ一二ングされた段差素子 D上に低 屈折率材の榭脂 Aを塗布し、 目的とする凸状部 Cのエツ ジの傾きを出す。 この場合、 段差素子 Dの膜厚と樹脂 A の粘度、 塗布回転数がエッ ジ部の傾きを決定する重要な 因子となる。 また、 この榭脂 Aは、 光又は熱硬化される 条件を満足すれば、 屈折率及び透過率特性を主体に選択 できる。 榭脂 Bとの屈折率差が大きければより集光効果 があるが、 1 . 5付近の榭脂と して、 アク リ ル系、 ウ レ タ ン系、 アク リ ル一スチ レ ン系、 ェポキシ系等幅広く選 択できる。 以下、 榭脂 B以降の形成は、 第 1の製造方法 と同じである。
以下に、 第 2の製造方法の実施例を示す。
実施例 3 .
第 7図 (a)に示すように、 0 . 5 m mの厚さの基板 3上 にクロムの格子 5を形成後、 モザイ ク状のカラ一フ ィ ル ター 9 〜 1 1を染色にて形成した。 このカラーフ ィ ルタ 一上に F V R (フ ジ薬品㈱製) レジス ト にて、 ク ロ ムの 格子 5上に 5 u mの膜厚に段差素子 Dをパタ一ン加工し た後、 アク リ ル一ウレタ ン系樹脂 (屈折率 1 . 5 5 ) を 3 0 0 0 r p mでス ピン塗布し、 1 5 0 1:、 1時間の加 熱をすることにより、 凸状部 Cを硬化させた。 (図 (b)参 照) 。 凸状部 Cの電子顕微鏡による観察形状によると、 第 7図 (b)のエツ ジ部の傾き (図の領域 S ) 0 , は約 6 0 あった ο
次に、 屈折率 1 . 7 0のポ リ イ ミ ド榭脂耷 8 0 0 r p mでス ピン塗布し、 表面を平坦化して樹脂層 Bを形成し ο
このフ ィ ルタ 一を、 C C D素子 1 と屈折率 1. 5 0の 接着層 6を介して貼り合せを行い、 撮像素子とした (第 4図参照) 。 これにより感度は、 従来のものに比べて約 2倍のものが得られた。
実施例 4.
第 8図に示すように、 0. 5 mmの厚さの透明ガラス 基板 3上にクロムによる遮光層 5をパターン形成した後 、 ゼラチ ン Z重ク ロ ム酸ア ンモニゥム感光液を塗布後 ( 図 (a)) 、 ステ ッパー露光により、 4. 5 /mの段差素子 Dを形成した。 この榭脂 Dの屈折率は 1. 5 6であった (図 (b)) 。 次に、 ウ レタ ン系榭脂 (屈折率 1. 5 6 ) を ス ピンコー ト後、 1 5 0でで 3 0分間熱硬化し、 レンズ 状 Cに形成した。 表面凹凸は 4 〃mであった (図 (b)) 次に、 ポ リィ ミ ド系榭脂 Bをスピン塗布し、 1 8 0で で 3時間熱硬化し、 モノ ク ロのレ ンズフ ィ ルタ一を形成 した (図 )) 。
C C D 1 と貼り合せ後、 感度は従来のものの約 1. 5 倍となり、 集光効果が確認された (図 (d) (断面図) 、 図 (e) (平面図) ) 。
実施例 5.
第 8図に示すように、 0. 5 mmの厚さの透明ガラ ス 基板 3上にク ロ ムによる遮光層 5をパターン形成した後 、 〇 F P R 8 0 0 5 0 0 c p sを 3 0 C( 0 r p で ス ピンコー ト し、 ガラ ス面 3側よりマス クを使わずに露 光し、 現像し、 5 mの段差素子 Dを形成した。
次に、 エポキシ榭脂をス ピンコー ト後、 1 5 で 3 0分間、 熱硬化し、 レンズ状 Cに形成した。 表面段差は 4 〃 mであつ 7"こ。
次に、 ポ リ イ ミ ド系榭脂 Bをスピン塗布し、 1 8 0で で 3時間で熱硬化し、 モノ ク ロのレンズフィ ルタ一を形 成した。
C C D 1 と貼り合せ後、 感度は従来のものの約 1 . 5 倍となり、 集光効果が確認された。
以上は、 本発明の実施例であり、 本発明はこれらの実 施例に限定されるものではなく、 種々の変形が可能であ ο
以上、 本発明の集光性フィルターによると、 撮像素子 に貼り合わせて用いるカラーフ ィ ルター又はモノ クロフ ィルターにおいて、 透明基板上に相互に接する屈折率の 異なる少なく とも 2つの榭脂層を設け、 これら榭脂層の 相互に接する界面を撮像素子の各受光部に入射光を集光 するような曲面に形成しているので、 相互の屈折率差を 比較的大きくすること、 曲面形状を制御すること、 及び 、 貼り合わせ用の接着剤の屈折率をフ ィ ルターの接着面 の屈折率より小さ くすることにより、 オ ンチップ方式の 場合と同様の集光効果を得ることができる。
また、 本発明の製造方法によると、 このような集光性 フ ィ ルターを容易に製造することができ、 特に第 2の方 法によると、 レンズ形状を安定的に制御でき、 また、 使 用する榭脂の自由度が大きくなる。 産業上の利用可能性
本発明の集光性フ ィ ルタ ー及びその製造方法は、 撮像 素子とカラーフ ィ ルタ 一又はモノ ク ロ フ ィ ルタ 一とを接 着剤により貼り合わせて構成する固体撮像装置の分野に 適用される。

Claims

請 求 の 範 囲
1 . 撮像素子に貼り合わせて用いる力ラーフ ィ ルタ ー 又はモノ クロフ ィ ルタ 一において、 透明基板上に相互に 接する屈折率の異なる少なく とも 2つの榭脂層を有し、 これら榭脂層の相互に接する界面が撮像素子の各受光部 に入射光を集光するような曲面に構成されていることを 特徴とする集光性フィ ルタ一。
2 . カ ラ 一フ ィ ルタ ー又はモノ ク ロ フ ィ ルタ ーの遮光 層の上部又は下部に整列して凸状に厚くなっている比較 的低屈折率の榭脂層を設け、 この凹凸に形成された樹脂 層表面に比較的高屈折率の別の榭脂層を設けてその表面 を平坦に構成したことを特徴とする請求項 1記載の集光 性フ ィ ルタ 一。
3 . 請求項 1又は 2記載の集光性フ ィ ルターの製造方 法において、 透明基板上に、 フ ィ ルタ一層の形成に先立 つて又はその後に、 光硬化性榭脂を塗布し、 色素子の境 界部又は遮光層の上部又は下部に相当する位置の樹脂の みを露光により硬化させて、 凸面状に形成し、 次にその 上に上記光硬化性樹脂よりも屈折率の高い樹脂を塗布し てその表面を平坦にすることを特徴とする集光性フィル タ一の製造方法。
4 . 請求項 3の集光性フィ ルタ一の製造方法において 、 光硬化性樹脂の選択露光硬化によって形成された凸面 状部のエッ ジ部の傾きを、 光硬化後にその欧化点まで加 熱して調整することを特徴とする集光性フィルターの製 造方法。
5 . 請求項 1又は 記載の集光性フィ ルタ一の製造方 法において、 透明基板上に、 フ ィ ルタ一層の形成に先立 つて又はその後に、 光硬化性樹脂を塗布し、 色素子の境 界部又は遮光層の上部又は下部に相当する位置の樹脂の みを露光により硬化させて、 凸状段差素子を形成し、 次 にその上に比較的低屈折率の樹脂を塗布して塗布条件を 選択することにより、 その表面が上記凸状段差素子上で 凸面状になるようにし、 次にその上に上記の比較的低屈 折率の樹脂よりも屈折率の高い樹脂を塗布してその表面 を平坦にすることを特徴とする集光性フィ ルタ一の製造 方法。
6 . 請求項 1又は 2記載の集光性フィ ルタ一の製造方 法において、 透明基板上に遮光層を形成し、 その上に感 光性樹脂を塗布し、 透明基板側から一様な照明をして遮 光層上部の樹脂のみが残るようにして凸状段差素子を形 成し、 次にその上に比較的低屈折率の樹脂を塗布して塗 布条件を選択することにより、 その表面が上記凸状段差 素子上で凸面状になるようにし、 次にその上に上記の比 較的低屈折率の樹脂よりも屈折率の高い樹脂を塗布して その表面を平坦にすることを特徴とする集光性フィ ルタ 一の製造方法。
