Description

明 細 書 フッ素含有化合物を含む排ガスの処理方法及び装置 発明の属する技術分野
本発明は、 フッ素含有化合物を含む排ガスを処理する方法及び装置に関し、 特 に、 半導体工業で C2F6、 C3F8、 CF4、 CHF3、 SF6、 NF3により半導 体製造装置のチャンバ一等の内面等をドライクリーニングする工程や半導体デバ イス上の各種膜をエッチングする際に排出される C2F6、 C3F8、 CF4、 CH F3、 SF6、 NF3を効率良く分解する処理方法と装置に関する。
関連技術
半導体工業においては、 半導体製造工程の中で多種類の有害ガスが使用され、 環境への汚染が懸念されている。 化学蒸着 (CVD) 工程、 エッチング工程等か らの排ガス中に含まれている C2F 6は、 地球温暖化ガスとしてその除去システム の確率が急務とされている。
例えば、 エッチング装置等の半導体デバイスの製造装置を用いて、 シリコンゥ ェハ等のドライエッチングを行うときには、 CF4、 CHF3 、 C2F6等のフツイ匕 炭化水素類などが用いられる。 そして、 エッチング装置からの排ガスには、 CF 4、 CHF3 、 C2F6等のフッ化炭化水素類が含まれている。
また、 半導体デバイスの製造装置のクリーニングの際にフッ素含有化合物を含 む排ガスが排出される場合がある。 半導体基板に薄膜を形成するときには、 半導 体デバイス製造装置として化学蒸着装置が用いられる。 そして、 化学蒸着装置の チャンバ一や配管の内面に付着する薄膜を C 1 F 3ガスでクリーニングする際に、 様々なフッ素含有ガスを含む排ガスが化学蒸着装置から排出される。
従来から C2F6等のフッ素含有化合物の処理方法として、 種々の分解技術や回 収技術が提案されている。 特に、 分解技術としては、 触媒加熱分解方式として、 次のような化合物、 例えば、 P t触媒、 ゼォライト系触媒、 活性炭、 活性アルミ ナ、 アルカリ金属、 アルカリ土類金属、 金属酸化物などの使用が挙げられるが、 いずれも有効な処理方法が見出されていない。 従来技術のうち触媒加熱分解方式では、 加熱した触媒に C2F6を通して分解処 理する方法であるが、 いずれも分解率が低い、 処理剤の寿命が短い、 副生成物と して処理が困難な一酸化炭素 (CO) が発生する、 などの難点があった。
そこで、 本発明は、 従来技術が有する上記問題点を解消し、 分解率が高く、 長 期間有効で、 しかも一酸化炭素 (CO) の発生の少ない、 フッ素含有化合物を含 む排ガスの処理方法と装置を提供することを課題とする。 発明の概要
本発明の一側面では、 フッ素含有化合物を含有する排ガスを、 前記フッ素含有 化合物を分解するのに十分な高温にて、 酸化アルミニウムと接触させて、 前記排 ガス中のフッ素含有化合物を分解する方法が提供される。
本発明において、 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が H Fになるのに必要なモル数以上の水素ガス (H2) の存在下で行われることが好 ましく、 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が HFになるの に必要なモル数の 1. 5倍以上の水素ガス (H2) の存在下で行われることが更 に好ましい。
また、 前記接触工程が、 前記水素ガスのモル数以上の酸素ガスの存在下で行わ れることが好ましい。
更に、 前記フッ素含有化合物が、 炭素原子、 硫黄原子又は窒素原子を含み、 前 記接触工程が、 前記炭素原子が CO 2になるのに必要なモル数以上、 前記硫黄原 子が SO 2になるのに必要なモル数以上、 又は窒素原子が NO 2になるのに必要な モル数以上の酸素ガス (〇2) の存在下で行われることが好ましい。
更にまた、 前記酸化アルミニウムが、 ァーアルミナを含むことが好ましい。 前 記酸化アルミニウムが、 粒状であることが好ましい。
また、前記高温が、約 800°C〜約 900 の温度範囲であることが好ましい。 更に、 前記フッ素含有化合物が、 C2F6、 C3F8、 CF4、 CHF3、 S F6又 は NF3を含むことが好ましい。 更にまた、 前記排ガスが、 半導体デバイス製造 装置から排出されたものであることが好ましい。
前記排ガスから前記酸化アルミニウムの触媒毒を除去し、 次いで、 前記接触ェ 程を行うことが好ましい。 更に、 前記排ガスから S i F 4を除去し、 次いで、 前 記接触工程を行うことが更に好ましい。
前記接触工程の後に、更に、酸性ガスを除去する工程を有することが好ましい。 水を用いて酸性ガスを除去することが更に好ましい。
本発明の他の側面では、 酸化アルミニウムを収容する容器と、
フッ素含有化合物を含有する排ガスを、 前記容器に通す通路と、
を含む、 フッ素含有化合物を含む排ガスの処理装置が提供される。
本発明において、 前記酸化アルミニウムを、 フッ素含有化合物を分解するのに 十分な高温に加熱することができる、 加熱装置を更に含むことが好ましい。
また、 フッ素含有化合物中のフッ素原子が H Fになるのに必要なモル数以上の 水素ガス (H 2 ) を供給するための供給装置を更に含むことが好ましい。
更に、 酸化剤を供給するための供給装置を更に含むことが好ましい。
更にまた、 前記フッ素含有化合物が、 炭素原子、 硫黄原子又は窒素原子を含み、 前記酸化剤は、 前記炭素原子が C O 2になるのに必要なモル数以上、 前記硫黄原 子が S〇2になるのに必要なモル数以上、 又は窒素原子が N O 2になるのに必要な モル数以上の 0 2を供給するための供給装置を更に含む、 ことが好ましい。
前記酸化アルミニウムが、 ァーアルミナを含むことが好ましく、 前記酸化アル ミニゥムが、 粒状であることが更に好ましい。
前記通路が、 半導体 バイス製造装置の排出口に連結されていることが好まし い。
前記容器が、 充填塔であることが好ましい。
また、 前記容器の上流に、 排ガスから前記酸化アルミニウムの触媒毒を除去す る前処理装置を更に有することが好ましい。 前記容器の上流に、 排ガスから S i F 4を除去する前処理装置を更に有することが好ましい。
更に、 前記容器の下流に、 酸性ガスを除去する後処理装置を有することが好ま しい。 更にまた、 前記後処理装置が、 水を用いて酸性ガスを除去することが好ま しい。
また、 本発明の他の側面では、 チャンバ一内にて、 半導体デバイスの前駆体を、 フッ素含有化合物を含むェツチングガス又はそのプラズマでエツチングする工程 と;
フッ素含有化合物を含有する排ガスを前記チャンバ一から排出する工程と; 前記排ガスを、 前記フッ素含有化合物を分解するのに十分な高温にて、 酸化ァ ルミ二ゥムと接触させて、 前記排ガス中のフッ素含有化合物を分解する工程と ; を含む、 半導体デバイスの製造方法が提供される。
また、 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が H Fになるの に必要なモル数以上の水素ガス (H 2) の存在下で行われることが好ましい。 更に、 本発明の他の側面では、 化学蒸着装置のチャンバ一内において、 薄膜形 成ガスを半導体デバイスの前駆体に化学蒸着させて薄膜を形成する工程と、 得られた半導体デバイスを前記チャンバ一から取り出す工程と、
前記化学蒸着装置の前記チャンバ一を、 フッ素含有化合物を含むクリーニング ガスでクリーニングする工程と、
フッ素含有化合物を含む、 前記クリーニング工程の排ガスを、 前記フッ素含有 化合物を分解するのに十分な高温にて、 酸化アルミニウムと接触させて、 前記排 ガス中のフッ素含有化合物を分解する工程と;
を含む、 半導体デバイスの製造方法が提供される。
また、 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が H Fになるの に必要なモル数以上の水素ガス (H 2) の存在下で行われることが好ましい。 図面の簡単な説明

発明の好ましい実施の形態
本発明の一側面では、 ァーアルミナなどの酸化アルミニウムを触媒として、 フ ッ素含有化合物を高温にて分解する。 例えば、 C2F6、 C3F8、 CF4等のペル フルォロカーボンを分解することができるし、 C H F 3などの有機フッ素化合物、 SF6、 NF3などの無機フッ素化合物も分解することができる。 即ち、 フッ素含 有化合物中のフッ素一炭素結合、 フッ素一硫黄結合、 フッ素一窒素結合などを切 断することができる。
フッ素含有化合物には、 C2C 13F3、 C2C 12F4、 C2C 1 F5などのクロ 口フルォロカ一ボンも含まれ、 このようなクロ口フルォロカーボンも分解するこ とができる。 もっとも、 フッ素含有化合物は、 塩素原子を含まないことが好まし く、 塩素原子、 臭素原子、 ヨウ素原子の何れも含まないことが好ましい。
本発明の一実施態様では、 排ガス中に H2ガス、 特に、 H2ガスと〇2ガスとを 添加することにより、 フッ素含有化合物の格段に分解効率が上昇する。 H2ガス を用いることにより、 フッ素含有化合物を H Fに分解することができる。
以下、 H2ガスと 02ガスとを共に添加する実施態様を主に説明する。
C2F6、 C3F8、 CF4等のフッ素含有化合物は、 十分な水素ガス及び酸素ガ スの存在下、 高温に加熱したァーアルミナに接触させると、 次の反応式にしたが レ 、 C〇2と HFに分解される。

CF4+2H2+202- C02+4HF + 02 また、 SF6、 NF3に対し、 酸素過剰の酸化性雰囲気下で同様の反応をさせる と、 下記の反応が起きて、 分解する。 SF6+ 3H2+ 202→S02+6HF + 02
2NF3+3H2+ 302-→2N02+6HF+02 また、 CHF3に対し、 酸素過剰の酸化性雰囲気下で同様の反応をさせると、 下記の反応が起きて、 分解する。 CHF3 + H2+ 202→C02+3HF + 02 上記に鑑み、 本発明の一実施態様では、 フッ素含有化合物中のフッ素原子が H Fになるのに必要なモル数以上の水素ガス (H2) の存在下で、 フッ素含有化合 物を酸化アルミニウムに接触させる。 フッ素含有化合物が、 例えば CHF3よう に H原子を含む場合には、 フッ素含有化合物中の水素原子と、 添加する水素ガス (H2) の水素原子との和が、 フッ素含有化合物中のフッ素原子のモル数以上に なるように、 水素ガスを添加すればよい。 接触工程が、 フッ素含有化合物中のフ ッ素原子が HFになるのに必要なモル数の 1. 5倍以上の水素ガス (H2) の存 在下で行われることが更に好ましい。
もっとも、 フッ素含有化合物中のフッ素原子と反応するのには、 十分な量の H 2が存在している場合であっても、 02の添加量が炭素原子のモル数以下の場合に は、 次式により、 例えば、 C2F6は C〇2、 HFに分解されるだけでなく、 CO が多量に生成する。
2C2F6+6H2+ 302→2 C02+2CO+ l 2 HF 以上に鑑み、 本発明の一実施態様では、 フッ素含有化合物中の炭素原子が CO 2になるのに必要なモル数以上、 フッ素含有化合物中の硫黄原子が SO 2になるの に必要なモル数以上、 又はフッ素含有化合物中の窒素原子が N〇2になるのに必 要なモル数以上の 02の存在下で分解することが好ましく、 このモル数の 1. 5 倍以上の 02の存在下で分解することが更に好ましい。
酸化アルミニウムとしては、 ァーアルミナ、 <5—アルミナ、 0—アルミナなど を用いることができ、 ァーアルミナが好ましい。 酸化アルミニウムには、 微量の ケィ素、 ボロン;鉄、 クロム、 銅、 ニッケル、 パラジウム、 白金等の遷移金属が 含まれていても良い。 また、 酸化アルミニウムの表面がコーティング等で処理さ れていてもよい。
酸化アルミニウムの形状は、 特に限定するものではなく、 粒状、 粉末状、 ハニ カム状であってもよい。 粒状又は粉末状のときには、 球状であることが、 取り扱 い上好ましい。
酸化アルミニウムの粒度は、 排ガスを通過させた時に、 通気抵抗が上昇しない 範囲であり、 かつ、 接触面積を大きくとるために細かい方がよく、 例えば、 0. 8mm〜2. 6 mmが望ましい。
アルミナの比表面積は、 100〜400m2Zgであることが好ましく、 12 0〜300m2Zgであることが更に好ましい。
酸化アルミニウムの温度は、 触媒活性が得られる高温であればよい。 温度はフ ッ素含有化合物にも依存するが、 例えば、 C2F6、 C3F8、 CF4、 CHF3、 S F6又は NF3の場合には、 800で〜 900°Cの範囲が好ましい。 フッ素原子 が塩素原子に置換されたクロ口フルォロ化合物では、 塩素原子の数が増加するに 従って、 反応温度は低くても良くなる。
本発明の実施態様の装置を図 1〜図 3に示す。 図 1は、 排ガス 1中に H2と 02 を別々に導入している。 図 2は、 排ガス 1中に H2と〇2を同時に導入している。 図 3では、 充填カラム 2中に排ガス 1、 H2と 02を別々に導入している。 図中、 3はァ—アルミナ、 4はヒーターを示す。
このように、 H2を排ガスに添加し、 次いで、 02を排ガスに添加してもよい。 あるいは、 H2と 02とを排ガスに添加してもよい。 更に、 充填塔 2に排ガス、 H 2及び〇2を一度に入れて、 充填塔 2の内部で排ガスと、 H2及び〇2を混合しても よい。
H2を供給するための供給装置は、 例えば、 水素ガスを貯蔵する高圧シリンダ と一と、 供給する水素ガスの圧力及び流量を制御するレギユレ一夕一とを含む。 02を供給するための供給装置は、 例えば、 酸素ガスを貯蔵する高圧シリンダと、 供給する水素ガスの圧力及び流量を制御するレギユレ一夕一とを含む。
図 1、 図 2及び図 3では、 H2ガス、 02ガスを含む混合ガス及び排ガスは、 下 向流で充填塔 2に導入されている。 しかし、 下向流ではなく、 上向流であっても よい。
充填塔 2を通った後の排ガス中には、 HFが含まれるため、 既設の水スクラバ 一塔に通ガスするなどして、 HFを除去した上で大気に放出する。 また、 一酸化 炭素 (c〇) を必要に応じて、 酸化触媒等により分解除去する。
図 4に、 本発明の装置の一実施態様を示す。 装置には、 フッ素含有化合物を含 む排ガスを容器 1 0に導入するための通路 1 6が容器 1 0の頂部 1 0 aに連結さ れ、 処理ガスを容器 1 0から排出するための通路 1 8が容器 1 0の底部 1 0 に 連結されている。 通路 1 6は、 例えば、 半導体デバイス製造装置の排出口に連結 されている。
容器 1 0は、 下部に設けられた支持床 1 1と、 支持床 1 1に支持されている酸 化アルミニウム 1 2と、 酸化アルミニウム 1 2の上方の第 1の空隙部 1 3と、 酸 化アルミニウム 1 2の下方の第 2の空隙部 1 4と、 を含む。 上記支持床 1 1は、 排ガスを通過させるが酸化アルミニウム 1 2を通過させない程度の大きさの多数 の小さな孔を有する。 支持床は、 例えば、 ステンレス鋼から構成される板状部材 である。 空隙部 1 3及び第 2の空隙部 1 4は、 通路 1 6から供給された排ガス又 は混合ガスが上記酸化アルミニウム 1 2に常に所望の速度で流れるために十分な 大きさである。
図 4の実施態様とは異なって、 通路 1 8から排ガスを導入し、 通路 1 6から処 理ガスを排出してもよい。
容器 1 0の外側には、 酸化アルミニウム 1 2を加熱することができる、 加熱装 置 2 0が設けられている。 加熱装置 4 0には、 特に制限がない。 電気ヒータ一で あってもよいし、 熱媒体で加熱してもよいし、 充填塔 2の外側をパーナを照射し て加熱しもよい。
半導体デバイスの製造装置としては、 エッチング装置、 化学蒸着 (C V D ) 装 置が挙げられる。 半導体デバイスの製造装置から発生した排ガスには、 半導体デ バイスの製造プロセスで発生した排ガス、 半導体デバイスの製造後における製造 装置のクリーニングで発生した排ガスが含まれる。
半導体デバイスは、 制限がなく、 ダイオード、 トランジスタ、 サイリス夕、 R 〇M、 R AM等のメモリ、 C P U等が含まれる。
半導体デバイスの前駆体としては、 半導体からなる基板、 その基板に薄膜を積 層した前駆体が挙げられる。 基板の半導体には、 シリコン等の I V属元素; I I I - V化合物半導体、 I I - V I化合物半導体等の化合物半導体等が含まれる。 半導体デノ ィスの前馬区 ■≥:丄ッ: ノソフ jス乂 て (/リノ フス 丄ッ'

エッチングには、 エッチングガスの物理的衝撃によりエッチングするスパッ夕 エッチング、 エツチングガスの物理的衝撃及びェツチングガスとの化学反応の相 乗効果でェッチングする反応性ィオンエッチング、 エツチングガスの物理的衝撃 を実質的に伴うことなく、 エッチングガスとの化学反応でエッチングするプラズ マエッチングが含まれる。
スパッ夕エッチングでは、 エッチングガスとして、 CF4 、 CHF3 、 C2F6 等のフッ化炭化水素類が好適に用いられる。 反応性ィオンエツチング及びプラズ マエッチングでは、 エッチングガスとして、 BC 13、 BF3、 C l 2等が好適に 用いられる。
図 5は、 エッチング装置の一実施態様の説明図である。 エッチング装置は、 真 空チャンバ一 50と、 真空チャンバ一 50の内部に配置される電極 52とを有す る。 電極 52は、 高周波電圧 58に接続されている。 電極 52に半導体デバイス の前駆体 62、 例えば、 半導体ウェハが置かれる。 エッチングガス 64を真空チ ヤンバー 50内に流通させつつ、 電極 52に高周波電圧を印加することにより、 99/04224 半導体デバイスの前駆体 6 2に対してスパッ夕ェッチング又は反応性ィオンエツ チングを行う。 この場合には、 エッチングガス 6 4の種類によって、 スパッタエ ツチングか反応性イオンエッチングかが定まる。 そして、 排ガス 6 6が真空チヤ ンバーから排出され、 排ガス処理装置に導入される。
図 5では、 一つの電極が用いられた。 しかし、 図 6に示すように、 一対の電.極 5 4、 5 6が用いられても良い。 図 6で、 エッチングガス 6 4を真空チャンバ一 5 0内に流通させつつ、 電極 5 4及び電極 5 6に高周波電圧 5 8を印加すること により、 電極 5 4上に置かれた半導体デバイスの前駆体 6 2に対してスパッタエ ツチング又は反応性イオンエッチングを行う。 そして、 排ガス 6 6が真空チャン バーから排出され、 排ガス処理装置に導入される。
図 7は、 本発明の他の実施態様の説明図である。 半導体デバイス製造装置等か ら排出された、 フッ素含有化合物を含む排ガスは、 流路 4 2を介して、 フッ素含 有無機化合物などを除去するための前処理装置 3 2に導かれる。 そして、 排ガス は、 流路 4 4を介して、 酸化アルミニウムを含む充填塔 1 0に導かれる。 次いで、 流路 4 6を介して、 H Fなどの酸性ガスを除去するための後処理装置 3 4に導か れ、 流路 4 8より排出される。 充填塔 1 0としては、 例えば、 図 4に示されたも のを用いることができる。
前処理装置としては、 例えば、 ゼォライト等の固形薬剤を充填した乾式装置、 又は、 薬液を用いた湿式装置が挙げられる。
半導体デバイス製造装置等から排出された排ガスには、テトラフルォロ炭素(C F 4) とともに、 テトラフルォロケィ素 (S i F 4)、 酸素ガス (02) が含まれて いることがある。 そして、 テトラフルォロケィ素 (S i F 4 ) 及び酸素ガス (02) は、 互いに反応して、 固体の酸化シリコン (S i 02 ) が生成する。 即ち、 テト ラフルォロ炭素 (C F 4 ) とともに、 テトラフルォロケィ素 (S i F 4)、 酸素ガ ス (0 2) が含まれている排ガスを、 酸化アルミニウムに接触させた場合には、 酸化アルミニウムの表面に固体状の酸化シリコン (S i 02 ) が形成し、 酸化ァ ルミニゥムがフッ素含有化合物を分解する能力が低下することがあった。
そこで、 排ガスを酸化アルミニウムに接触させる前に、 前処理装置で排ガス中 の S i F 4等の触媒毒を予め分解、 除去することが好ましい。 例えば、 排ガスを、 ゼォライ ト等の固形薬剤を充填した充填塔を通過させることにより、 S i F4を 分解、 除去することができる。
あるいは、 HF等のフッ素含有化合物については、 排ガスに水、 好ましくは、 アルカリ性の薬液を噴霧することにより、 あるいは、 排ガスを水中、 好ましくは、 アル力リ性の薬液中に導いてバブリングすることにより、除去することができる。 前処理装置 32として用いることができる装置は、 例えば、 特願平 1 0— 16 8572号、 「無機ハロゲン化ガスを含有する排ガスの処理方法」に記載されてい る。 この出願の全ての開示は、 本出願に援用される。
充填塔 1 0中の酸化アルミニウムは、 フッ素含有化合物、 特に、 フッ素含有有 機化合物をフッ化水素 (HF) に分解する。 従って、 充填塔 1 0から排出される 排ガスには、 多量のフッ化水素が含有することになる。 そこで、 後処理装置で、 HFを除去することが好ましい。
HFなどの酸性ガスを除去するための後処理装置としては、 例えば、 陰イオン 交換樹脂を充填した充填塔等の乾式装置、 又は、 水を用いた湿式装置が挙げられ る。 湿式装置としては、 水、 好ましくは、 アルカリ性の薬液を排ガスに噴霧する 噴霧装置、 排ガスを水中、 好ましくは、 アルカリ性の薬液中に導いて、 バブリン グする装置が挙げられる。
前処理装置及び後処理装置の噴霧装置及びバブリング装置については、例えば、 WO 9 9 /241 5 1及び W〇 99/20374に記載されている。 これらの国 際公開の全ての開示は、 本願に援用される。
実施例
以下、 本発明を実施例により具体的に説明するが、 本発明はこれに限定されな い。
参考例 1〜 4
径 2 5mmの石英製カラムを用い、 これに層高 1 00 mmとなるように処理剤 を充填した。
これをセラミック電気管状炉に装着し、 処理剤層を 700°Cに加熱したところ に、 N2ガスで希釈した C2F6の単独ガスを通ガスした。 ガス流量は 408 s c cmで、 S Vは 500 h r 1とした。 C 2 F 6の入口ガス濃度は、 1 %に調整した c 処理性能をみるため、 出口ガスを適宜分析し、 C 2 F6の除去率が 90 %以下に 下がつた時点で通ガスを停止し、 それまでの通ガス量から C 2 F 6の処理量を求め た。 C2F6の分析方法は、 TCD検出器付ガスクロマトグラフ装置によった。 処理剤はいすれも水澤化学製の市販品を用いた。 参考例 1では、 ァーアルミナ (ネオビード GB— 26)、 参考例 2では、 HYゼォライト (ミズカシ一ブス Y— 520)、 参考例 3では、 Hモルデナイト (Hモルデナイト)、 参考例 4では、 H — Z SM— 5ゼォライト (ミズカシ一ブス EX— 122— H) を用いた。 何れの 参考例でも、 処理剤の形状は粒状であり、 粒径は、 それぞれ 2. 6mm、 1 mm、 lmm、 1. 5mmとした。 結果を表 1に示す。

実施例 1、 比較例 1〜比較例 3
先の参考例と同じ試験装置を用い、 処理剤としてァ—アルミナのみ充填した。 充填量や粒径は同じとし、 N2ガスで希釈した C2F6に、 添加ガスとして 02、 H 2を任意の割合で混合させた。 実施例 1では、 H2の添加量を C2F6のフッ素原子 量に対して H原子量が当原子比になるようにし、 02の添加量は、 導入する H2に 対して等モル以上とした。
比較例 1及び 2は、 それぞれ、 添加ガスとして〇2単独及び H2単独とした。 ま た比較例 3では、 〇2と H2を添加するものの、 H2の添加量を〇2よりも過剰にし た。 処理温度はいずれも 800°Cとした。 入口ガスや出口ガスの C2F6、 〇2
Hつ C〇、 CO。の分析方法は、 T CD検知器付ガスクロマトグラフ装置で定量 した。 処理性能をみるため、 出口ガスを適宜分析し、 C2F6の除去率が 95 %以 下に下がった時点で通ガスを停止し、 それまでの通ガス量から C2F6の処理量を 求めた。
結果を表 2に示す。 出口ガスの各成分の濃度は、 C2F6の除去率が 95 %の時 の値を記す。
比較例 1では、 H2を添加していないが、 その場合の反応は次のようになる。

→4 C02 + 4 A 1 F 3 + 02 このように、 触媒のァーアルミナが、 A 1 F3に変化するため触媒活性が劣化 して、 ライフが短くなる。 この反応は、 H2の添加量が、 C2F6のフッ素原子量 より少ない場合も生じ、 触媒のアーアルミナが転化して、 触媒活性が低下する。 一方、 H2を等量以上添加していると、 C2F6中のフッ素原子は HFとなり、 A 1 F3は生成せず、 触媒のァーアルミナは反応せず、 触媒活性の低下はない。 実施例 1では、 先の H2と〇2の混合割合にすることにより、 一酸化炭素(CO) の生成量が抑えられるとともに、 C2F6の処理量は 1 17リツトル リットルと 飛躍的に延びた。 一方、 比較例 1の〇2単独では、 一酸化炭素 (CO) の発生は 抑えられるものの、 ライフが短かった。 また、 比較例 2、 3の様に、 H2単独も しくは H2を〇2より過剰に導入すると、 一酸化炭素 (CO) が大量に発生する上 に、 処理量も少なかった。
実施例 2、 3、 比較例 4
先の実施例と同じ試験装置ゃァーアルミナを用い、 粒径は 0. 8mmとし、 同 じ充填量にしたところに、 N2ガスで希釈した C2F6に、 添加ガスとして 112ゃ〇 2を添加した。即ち、 C2F6のフッ素原子に対して水素原子が等原子比となる H2 量と、 導入する水素ガスの等モル以上の〇2ガスとした。 実施例 2、 3では処理 剤層温度をそれぞれ、 800°C、 900°Cとした。比較例 4では、温度を 700 °C に下げた。
入口ガスや出口ガスの各成分の分析方法は、 ガスクロマトグラフによった。 C2F6の処理量は、 出口ガスの C2F6を適宜分析し、 〇2 6の除去率が9 5 % 以下に下がつた時点での通ガス量から求めた。
結果を表 2に示す。 出口ガスの各成分の濃度は、 C2F6の除去率が 95 %の時 の値を示す。
実施例 2、 3では、 温度を 800°C、 900°Cで C2F6を処理したが、 いず.れ も一酸化炭素 (CO) の発生は少なく、 処理量も高くなつていた。 比較例 4では、 処理温度を 700°Cに下げたところ、 C2F6の分解能が著しく低くなつていた。 表 2

先の実施例 1と同じ試験装置ゃァーアルミナを用い、 粒径は 0. 8mmとし、 同じ充填量にしたところに、 N2ガスで希釈した C3F8に、 添加ガスとして H2 や O 2を添加した。 C 3 F 8のフッ素原子に対して水素原子が等原子比になる H 2 量と、 導入する H2量の等モル以上の 02を添加した。 実施例 4、 5では処理剤層 温度をそれぞれ 800t:、 90 とした。比較例 5では温度を 700 にした。 入口ガスや出口ガスの各成分の分析方法はガスクロマトグラフ法とした。 C3F8 の処理量は、 出口ガスの C3F8を適宜分析し、 C3F8の除去率が 95 %以下に下 がった時点での通ガス量から求めた。
結果を表 3に示す。 出口ガスの各成分の濃度は、 C3F8の除去率が 95 %の時 の値を示す。 C 3 F 8に対しても本処理法で高い性能が得られることがわかった。 比較例 6〜: L 0
表 1や表 2で使用した試験装置や処理剤を用い、 充填量や粒径は同じとし、 N2ガスで希釈した C3F8に、 添加ガスとして〇2、 H2を任意の割合で混合させ た。
比較例 6〜8はァ—アルミナを使用し、 比較例 9、 10では、 それぞれァ―ァ ルミナの次に性能が良かった Hモルデナィト、 H— Z SM— 5ゼォライトとした。 比較例 6、 7では、 それぞれ添加ガスとして 02単独、 H2単独とした。 また、 比較例 8では、 H2の添加量を〇2より過剰とした。 さらに、 比較例 9、 10では、 H 2と〇 2の添加量として、 C 3 F 8のフッ素原子量に対して H原子量が等原子比と なる H2量とし、 〇2は導入する H量の等モル以上とした。
処理剤温度は 800 とした。 入口ガスや出口ガスの各成分の分析方法は、 ガ スクロマトグラフ法とした。 C3F8の処理量は、 出口ガスの C3F8を適宜分析し、 C3F8の除去率が 95 %以下に下がった時点で通ガス量から求めた。
結果を表 3に示す。 出口ガスの各成分の濃度は、 C3F8の除去率が 95 %の時 の値を示す。
C3F8をァ—アルミナで分解しても、 〇2単独、 H2単独ならびに H2を〇2よ り過剰に添加した場合、 高い処理量は得られなかった。 また、 H2と〇2の添加量 を最適な割合に混合しても、 ァ—アルミナ以外の Hモルデナイト、 H— Z SM— 5ゼォライト等の H型ゼォライトでの処理性能は低かった。
比較例 6では、 下式によりァーアルミナが A 1 F3と変化して劣化する。
4A l 203+3 C3F8+402— 9 C〇2+8A l F3 +〇2 ァーアルミナが劣化すると触媒活性が劣化してライフが短くなる。
一方、 H2をその原子量が C 3 F 8のフッ素原子量以上になるように添加すると、

C F 4に対しても本処理法で高い性能が得られることがわかった。 比較例 12〜 16
表 1や表 2で使用した試験装置や処理剤を用い、 充填量や粒径は同じとし、 N 2ガスで希釈した C F 4に、 任意の割合の〇 2ガス及び H 2ガスを混合させた。 比較例 12〜 14は r—アルミナを使用し、 比較例 1 5、 16では、 それぞれ ァーアルミナの次に性能が良かった Hモルデナィト、 H— Z SM— 5ゼォライ ト を使用した。 比較例 12、 13では、 それぞれ添加ガスとして 02単独、 H2単独 とした。 また、 比較例 14では、 H2の添加量を〇2より過剰とした。 さらに、 .比 較例 1 5、 16では、 CF4のフッ素原子量に対して H原子量が等原子比となる 量の H2を添加し、 導入する H2ガスの等モル以上の 02ガスを添加した。
処理剤温度は 800°Cとした。 入口ガスや出口ガスの各成分の分析方法は、 ガ スクロマトグラフ法とした。 CF4の処理量は、 出口ガスの CF4を適宜分析し、 CF4の除去率が 95 %以下に下がった時点で通ガス量から求めた。
結果を表 4に示す。 出口ガスの各成分の濃度は、 C F4の除去率が 95 %の時 の値を示す。
ァ—アルミナを用いて C F4を分解する場合には、 添加ガスが 02単独のとき (比較例 12)、 H2単独のとき (比較例 13)、 ならびに H2を 02より過剰に添 加したとき (比較例 14)、 高い処理量は得られなかった。 また、 H2と 02の添 加量を最適な割合に混合しても、 ァ—アルミナ以外の Hモルデナイト (比較例 1 5)、 H_ Z SM— 5ゼォライト (比較例 16)等の H型ゼォライトでの処理性能 は低かった。
比較例 12では、 下式によりァ—アルミナが A 1 F3と変化して劣化する。

ァ—アルミナとしてネオビード GB— 08 (水澤化学製、主成分 アルミナ) を用いて CF4処理試験を行った。
実施例 1と同じ試験装置を用い、 次の条件で CF4 H2 02を通ガスした。 出口ガスを適宜分析し、 CF4の処理性能を調べた。 実験条件を次に示す。
まず、 下記の濃度の CF4 H2及び〇2を添加した窒素ガスを、 1 2時間、 連続して通ガスした。 その後、 約 1時間の間、 下記の濃度の H2と〇2を添加した 窒素ガスを導入し、処理剤内に残留する Fを、 HFとして排出させるようにした。 そして、 再び、 下記の濃度の CF4 H2及び 02を添加した窒素ガスを、 1 2 時間、 連続して通ガスし、 このサイクルを繰り返した。
(実験条件)
①流入濃度: C F 4 1 %
H2 3. 0 %
02 5. 7 %
導入する H2量は、 じ 4の 量と当量 (2%) 以上とし、 〇2 は H2より過剰とした。
②総ガス流 j 408 s c c m ③充填量: 49m l (25 mm φ x 100 mm h )
④ SV : 500 h r— 1 ( 15 Lカラムで 125 LZm i n相当)
⑤処理剤 :ネオビ一ド GB— 08 (水澤化学製、 主成分ァ —アルミナ)
⑥ヒーター制御温度: 900°C
(試験結果)
結果を表 5に示す。 これより次のことがいえる。
① 380m i nの間 CF4を 100 %分解除去することができた。
②その後徐々に除去率は低下するものの、 72 Om i n後において 80%の除 去率が得られていた。
③副成分ガスとして C〇、 C〇2、 HF、 H2、 S i F4が存在し、 このうち C 〇、 H2は数 p pmレベルであった。
④ C〇2は CF4の炭素原子とほぼ当量生成しており、 CF4は完全に分解され ていた。

Claims

請求の範囲
1. フッ素含有化合物を含有する排ガスを、 前記フッ素含有化合物を分解する のに十分な高温にて、 酸化アルミニウムと接触させて、 前記排ガス中のフッ素含 有化合物を分解する方法。
2. 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が HFになるのに 必要なモル数以上の水素ガス (H2) の存在下で行われる、 請求項 1に記載の方 法。
3. 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が HFになるのに必 要なモル数の 1. 5倍以上の水素ガス (H2) の存在下で行われる、 請求項 1に 記載の方法。
4.前記接触工程が、前記水素ガスのモル数以上の酸素ガスの存在下で行われる、 請求項 2に記載の方法。
5. 前記フッ素含有化合物が、 炭素原子、 硫黄原子又は窒素原子を含み、 前記接 触工程が、 前記炭素原子が C〇2になるのに必要なモル数以上、 前記硫黄原子が
S O 2になるのに必要なモル数以上、 又は窒素原子が N O 2になるのに必要なモル 数以上の酸素ガス (02) の存在下で行われる請求項 2に記載の方法。
6. 前記酸化アルミニウムが、 ァ一アルミナを含む請求項 1に記載の方法。
7. 前記酸化アルミニウムが、 粒状である請求項 1に記載の方法。
8. 前記高温が、 約 800°C〜約 900での温度範囲である請求項 1に記載の方 法。
9. 前記フッ素含有化合物が、 C2F6、 C3F8、 CF4、 CHF3、 SF6又はN F 3を含む請求項 1に記載の方法。
10. 前記排ガスが、 半導体デバイス製造装置から排出されたものである、 請求 項 1に記載の方法。
1 1. 前記排ガスから前記酸化アルミニウムの触媒毒を除去し、 次いで、 前記接 触工程を行う請求項 1に記載の方法。
12. 前記排ガスから S i F4を除去し、 次いで、 前記接触工程を行う請求項 1 に記載の方法。
13. 前記接触工程の後に、 更に、 酸性ガスを除去する工程を有する請求項 1に 記載の方法。
14. 水を用いて酸性ガスを除去する請求項 13に記載の方法。
15. 酸化アルミニウムを収容する容器と、
フッ素含有化合物を含有する排ガスを、 前記容器に通す通路と、
を含む、 フッ素含有化合物を含む排ガスの処理装置。
16. 前記酸化アルミニウムを、 フッ素含有化合物を分解するのに十分な高温に 加熱することができる、 加熱装置を更に含む請求項 15に記載の装置。
17. フッ素含有化合物中のフッ素原子が HFになるのに必要なモル数以上の水 素ガス (H2) を供給するための供給装置を更に含む請求項 15に記載の装置。
18. 酸化剤を供給するための供給装置を更に含む、 請求項 1 5に記載の装置。
19. 前記フッ素含有化合物が、 炭素原子、 硫黄原子又は窒素原子を含み、 前記 酸化剤は、 前記炭素原子が C〇2になるのに必要なモル数以上、 前記硫黄原子が S〇2になるのに必要なモル数以上、 又は窒素原子が N〇2になるのに必要なモル 数以上の〇2を供給するための供給装置を更に含む、 請求項 15に記載の装置。
20. 前記酸化アルミニウムが、 ァーアルミナを含む請求項 15に記載の装置。
21. 前記酸化アルミニウムが、 粒状である請求項 15に記載の装置。
22. 前記通路が、 半導体デバイス製造装置の排出口に連結されている、 請求項 15に記載の装置。
23. 前記容器が、 充填塔である、 請求項 15に記載の装置。
24. 前記容器の上流に、 排ガスから前記酸化アルミニウムの触媒毒を除去する 前処理装置を更に有する請求項 15に記載の装置。
25. 前記容器の上流に、 排ガスから S i F4を除去する前処理装置を更に有す る請求項 15に記載の装置。
26. 前記容器の下流に、 酸性ガスを除去する後処理装置を有する請求項 15に 記載の装置。
27. 前記後処理装置が、 水を用いて酸性ガスを除去する請求項 26に記載の装 置。
28. チャンバ一内にて、 半導体デバイスの前駆体を、 フッ素含有化合物を含む エッチングガス又はそのプラズマでエッチングする工程と ;
フッ素含有化合物を含有する排ガスを前記チヤンバーから排出する工程と; 前記排ガスを、 前記フッ素含有化合物を分解するのに十分な高温にて、 酸化ァ ルミ二ゥムと接触させて、 前記排ガス中のフッ素含有化合物を分解する工程と ; を含む、 半導体デバイスの製造方法。
2 9 . 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が H Fになるのに 必要なモル数以上の水素ガス (H 2) の存在下で行われる、 請求項 2 8に記載の 方法。
3 0 . 化学蒸着装置のチャンバ一内において、 薄膜形成ガスを半導体デバイスの 前駆体に化学蒸着させて薄膜を形成する工程と、
得られた半導体デバイスを前記チャンバ一から取り出す工程と、
前記化学蒸着装置の前記チャンバ一を、 フッ素含有化合物を含むクリーニング ガスでクリ一ニングする工程と、
フッ素含有化合物を含む、 前記クリーニング工程の排ガスを、 前記フッ素含有 化合物を分解するのに十分な高温にて、 酸化アルミニウムと接触させて、 前記排 ガス中のフッ素含有化合物を分解する工程と;
を含む、 半導体デバイスの製造方法。
3 1 . 前記接触工程が、 前記フッ素含有化合物中のフッ素原子が H Fになるのに 必要なモル数以上の水素ガス (H 2) の存在下で行われる、 請求項 3 0に記載の 方法。
