Abstract

切断予定ラインに沿って加工対象物を精度良く切断することのできるレーザ加工方法を提供する。多光子吸収により形成される改質領域7によって、切断予定ライン5に沿って加工対象物1の内部に切断起点領域8を形成する。その後、加工対象物1に対して吸収性を有するレーザ光L2を切断予定ライン5に沿って加工対象物1に照射することで、切断起点領域5を起点として加工対象物1に割れ24を発生させ、切断予定ライン5に沿って加工対象物1を精度良く切断することができる。しかも、加工対象物1が固定された拡張フィルム19を拡張させることで、各チップ25が離間することになるため、切断予定ライン5に沿った加工対象物1の切断の確実性をより一層向上させることができる。

技術分野
本発明は、 半導体材料基板、 圧電材料基板やガラス基板等の加工対象物の切断 に使用されるレーザ加工方法に関する。
背景技術
従来におけるこの種の技術を開示する文献として、 国際公開第 0 2 / 2 2 3 0 1号パンフレットを例示することができる。 この文献の明細書には、 レーザ光を 照射することにより加工対象物の内部に切断予定ラインに沿って改質領域を形成 し、 この改質領域を起点として加工対象物を切断する技術が記載されている。 発明の開示
上記文献記載の技術は、 加工対象物を切断予定ラインに沿って精度良く切断す ることのできる極めて有効な技術であるため、 改質領域を起点として加工対象物 をより一層高精度に切断する技術が望まれていた。
そこで、 本発明は、 このような事情に鑑みてなされたものであり、 切断予定ラ ィンに沿って加工対象物を精度良く切断することのできるレーザ加工方法を提供 することを目的とする。
上記目的を達成するために、 本発明に係るレーザ加工方法は、 ウェハ状の加工 対象物の内部に集光点を合わせてレーザ光を照射し、 加工対象物の内部に多光子 吸収による改質領域を形成し、 この改質領域によって、 加工対象物の切断予定ラ インに沿って加工対象物のレーザ光入射面から所定距離内側に切断起点領域を形 成する工程と、 切断起点領域を形成する工程後、 加工対象物に対して吸収性を有 するレーザ光を切断予定ラィンに沿つて加工対象物に照射し、 切断予定ラインに 沿って加工対象物が切断される箇所にストレスを生じさせる工程とを備えること を特徴とする。
このレーザ加ェ方法によれば、 加工対象物の内部に集光点を合わせてレーザ光 を照射しかつ多光子吸収という現象を利用することにより、 加工対象物の内部に 改質領域を形成している。 加工対象物の切断する箇所に何らかの起点があると、 加工対象物を比較的小さな力で割って切断することができる。 このレーザ加工方 法によれば、 改質領域を形成した後、 加工対象物に対して吸収性を有するレーザ 光を切断予定ラインに沿って照射し、 加工対象物を加熱することで、 温度差によ る熱応力等のストレスを生じさせる。 このストレスにより、 改質領域を起点とし て加工対象物の厚さ方向にクラックを成長させ、 加工対象物を割って切断するこ とが可能となる。 よって、 温度差による熱応力等のストレスといった比較的小さ な力で加工対象物を切断することができるので、 加工対象物の表面に切断予定ラ インから外れた不必要な割れを発生させることなく加工対象物の高精度な切断が 可能となる。
さらに、 このレーザ加工方法によれば、 加工対象物の内部に局所的に多光子吸 収を発生させて改質領域を形成している。 よって、 加工対象物の表面ではレーザ 光がほとんど吸収されないので、 改質領域を形成する工程において、 加工対象物 の表面が溶融することはない。 そして、 加工対象物に対して吸収性を有するレー ザ光の強度は、 加工対象物を加熱しかつ溶融させない程度であるため、 ストレス を生じさせる工程においても、 加工対象物の表面が溶融することはない。
なお、 集光点とはレーザ光が集光した箇所のことである。 切断予定ラインは加 ェ対象物の表面や内部に実際に引かれた線でもよいし、 仮想の線でもよい。 また 、 ス トレスを生じさせる工程において、 加工対象物に対して吸収性を有するレー ザを切断予定ラインに沿って加工対象物に照射するとは、 切断予定ライン上への 照射のみならず、 切断予定ライン近傍への照射をも含む。
また、 本発明に係るレーザ加工方法は、 ウェハ状の加工対象物の内部に集光点 を合わせて、 集光点におけるピークパワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上で かつパルス幅が 1 μ s以下の条件でレーザ光を照射し、 加工対象物の内部にクラ ック領域を含む改質領域を形成し、 この改質領域によって、 加工対象物の切断予 定ラインに沿って加工対象物のレーザ光入射面から所定距離内側に切断起点領域 を形成する工程と、 切断起点領域を形成する工程後、 加工対象物に対して吸収性 を有するレーザ光を切断予定ラインに沿つて加工対象物に照射し、 切断予定ラィ ンに沿って加工対象物が切断される箇所にストレスを生じさせる工程とを備える ことを特徴とする。
このレーザ加工方法によれば、 加工対象物の内部に集光点を合わせて、 集光点 におけるピークパワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上でかつパルス幅が 1 μ s以下の条件でレーザ光を照射している。 このため、 加工対象物の内部では多光 子吸収による光学的損傷という現象が発生する。 この光学的損傷により加工対象 物の内部に熱ひずみが誘起され、 これにより加工対象物の内部にクラック領域が 形成される。 このクラック領域は上記改質領域の一例でありかつストレスを生じ させる工程は上述したものと同等であるので、 このレーザ加工方法によれば、 加 ェ対象物の表面に溶融や切断予定ラインから外れた不必要な割れを発生させるこ となく、 レーザ加工が可能となる。 このレーザ加工方法の加工対象物としては、 例えば、 ガラスを含む部材がある。 なお、 ピークパワー密度とは、 パルスレーザ 光の集光点の電界強度を意味する。
また、 本発明に係るレーザ加工方法は、 ウェハ状の加工対象物の内部に集光点 を合わせて、 集光点におけるピークパワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上で かつパルス幅が 1 s以下の条件でレーザ光を照射し、 加工対象物の内部に溶融 処理領域を含む改質領域を形成し、 この改質領域によって、 加工対象物の切断予 定ラインに沿って加工対象物のレーザ光入射面から所定距離内側に切断起点領域 を形成する工程と、 切断起点領域を形成する工程後、 加工対象物に対して吸収性 を有するレーザ光を切断予定ラインに沿って加工対象物に照射し、 切断予定ライ ンに沿つて加工対象物が切断される箇所にストレスを生じさせる工程とを備える ことを特徴とする。
このレーザ加工方法によれば、 加工対象物の内部に集光点を合わせて、 集光点 におけるピークパワー密度が 1 X 1 0 8 (W/ c m 2) 以上でかつパルス幅が 1 s以下の条件でレーザ光を照射している。 よって、 加工対象物の内部は多光子吸 収によって局所的に加熱される。 この加熱により加工対象物の内部に溶融処理領 域が形成される。 この溶融処理領域は上記改質領域の一例でありかつ加工対象物 にストレスを生じさせる工程は上述したものと同等であるので、 このレーザ加工 方法によれば、 加工対象物の表面に溶融や切断予定ラインから外れた不必要な割 れを発生させることなく、 レーザ加工が可能となる。 このレーザ加工方法の加工 対象物としては、 例えば、 半導体材料を含む部材がある。
また、 本発明に係るレーザ加工方法は、 ウェハ状の加工対象物の内部に集光点 を合わせて、 集光点におけるピークパワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上で かつパルス幅が I n s以下の条件でレーザ光を照射し、 加工対象物の内部に屈折 率が変化した領域である屈折率変化領域を含む改質領域を形成し、 この改質領域 によって、 加工対象物の切断予定ラインに沿って加工対象物のレーザ光入射面か ら所定距離内側に切断起点領域を形成する工程と、 切断起点領域を形成する工程 後、 加工対象物に対して吸収性を有するレーザ光を切断予定ラインに沿って加工 対象物に照射し、 切断予定ラインに沿って加工対象物が切断される箇所にス トレ スを生じさせる工程とを備えることを特徴とする。
このレーザ加工方法によれば、 加工対象物の内部に集光点を合わせて、 集光点 におけるピークパワー密度が 1 X 1 0 8 (W/ c m 2) 以上でかつパルス幅が 1 n s以下の条件でレーザ光を照射している。 このようにパルス幅を極めて短くして
、 多光子吸収を加工対象物の内部に起こさせると、 多光子吸収によるエネルギー が熱エネルギーに転化せずに、 加工対象物の内部にはイオン価数変化、 結晶化又 は分極配向等の永続的な構造変化が誘起されて屈折率変化領域が形成される。 こ の屈折率変化領域は上記改質領域の一例でありかつ加工対象物にス トレスを生じ させる工程は上述したものと同等であるので、 このレーザ加工方法によれば、 加 ェ対象物の表面に溶融や切断予定ラインから外れた不必要な割れを発生させるこ となく、 レーザ加工が可能となる。 このレーザ加工方法の加工対象物としては、 例えば、 ガラスを含む部材である。
また、 加ェ対象物に対して吸収性を有するレーザ光の集光点は、 加工対象物の 表面に合わされることが好ましい。 これにより、 改質領域を起点としてより一層 精度良く割れを発生させることができ、 切断予定ラインに沿つて加ェ対象物をよ り一層精度良く切断することが可能になる。
また、 本発明に係るレーザ加工方法は、 拡張可能な保持部材の表面に固定され たウェハ状の加ェ対象物の内部に集光点を合わせてレーザ光を照射し、 加ェ対象 物の内部に改質領域を形成し、 この改質領域によって、 加工対象物の切断予定ラ ィンに沿って加工対象物のレーザ光入射面から所定距離内側に切断起点領域を形 成する工程と、 切断起点領域を形成する工程後、 加工対象物に対して吸収性を有 するレーザ光を切断予定ラインに沿って加工対象物に照射することで、 切断予定 ラインに沿って加工対象物を切断する工程と、 加ェ対象物を切断する工程後、 保 持部材を拡張させることで、 切断された加工対象物のそれぞれの部分を離間させ る工程とを備えることを特徴とする。
このレーザ加工方法においては、 多光子吸収により形成される改質領域によつ て、 加工対象物を切断すべき所望の切断予定ラインに沿って加工対象物の内部に 切断起点領域を形成することができる。 そして、 加工対象物に対して吸収性を有 するレーザ光を切断予定ラインに沿つて加ェ対象物に照射することで、 切断起点 領域を起点として加工対象物に割れを発生させ、 切断予定ラインに沿って加工対 象物を精度良く切断することができる。 しかも、 加工対象物が固定された保持部 材を拡張させることで、 加工対象物のそれぞれの部分が離間することになるため 、 切断予定ラインに沿った加工対象物の切断の確実性をより一層向上させること ができる。
また、 本発明に係るレーザ加工方法は、 拡張可能な保持部材の表面に固定され たウェハ状の加工対象物の内部に集光点を合わせてレーザ光を照射し、 加工対象 物の内部に改質領域を形成し、 この改質領域によって、 加工対象物の切断予定ラ ィンに沿って加工対象物のレーザ光入射面から所定距離内側に切断起点領域を形 成する工程と、 切断起点領域を形成する工程後、 加工対象物に対して吸収性を有 するレーザ光を切断予定ラインに沿って加工対象物に照射する工程と、 加工対象 物に照射する工程後、 保持部材を拡張させることで、 加工対象物を切断し、 かつ 切断された加ェ対象物のそれぞれの部分を離間させる工程とを備えることを特徴 とする。
このレーザ加ェ方法においては、 上述したレーザ加工方法と同様に、 切断予定 ラインに沿つて加工対象物の内部に切断起点領域を形成することができる。 そし て、 加工対象物に対して吸収性を有するレーザ光を切断予定ラインに沿って加工 対象物に照射することで、 このような照射を行わなレ、場合に比べて小さな力によ つて、 切断起点領域を起点とした割れを加工対象物の表面と裏面とに到達させる ことができる。 したがって、 加工対象物が固定された保持部材をより小さな力で 拡張させることができ、 切断予定ラインに沿って加工対象物を精度良く切断する ことが可能になる。 しかも、 この保持部材を拡張させることで、 加工対象物のそ れぞれの部分が離間することになるため、 切断予定ラィンに沿つた加工対象物の 切断の確実性をより一層向上させることができる。
なお、 切断起点領域とは、 加工対象物が切断される際に切断の起点となる領域 を意味する。 したがって、 切断起点領域は、 加工対象物において切断が予定され る切断予定部である。 そして、 切断起点領域は、 改質領域が連続的に形成される ことで形成される場合もあるし、 改質領域が断続的に形成されることで形成され る場合もある。 また、 加工対象物は半導体材料により形成され、 改質領域は溶融 処理領域である場合がある。

発明を実施するための最良の形態
以下、 本発明の好適な実施形態について図面を用いて説明する。 本実施形態に 係るレーザ加工方法は、 多光子吸収により改質領域を形成している。 多光子吸収 はレーザ光の強度を非常に大きくした場合に発生する現象である。 まず、 多光子 吸収について簡単に説明する。
材料の吸収のバンドギヤップ E Gよりも光子のエネルギー h Vが小さいと光学 的に透明となる。 よって、 材料に吸収が生じる条件は h V〉E Gである。 しかし 、 光学的に透明でも、 レーザ光の強度を非常に大きくすると n h 1 > E eの条件 ( n = 2, 3, 4 , · · 'である) で材料に吸収が生じる。 この現象を多光子吸収 という。 パルス波の場合、 レーザ光の強度はレーザ光の集光点のピークパワー密 度 (W/ c m 2 ) で決まり、 例えばピークパワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上の条件で多光子吸収が生じる。ピークパワー密度は、 (集光点におけるレーザ 光の 1パルス当たりのエネルギー) ÷ (レーザ光のビームスポット断面積 Xパル ス幅) により求められる。 また、 連続波の場合、 レーザ光の強度はレーザ光の集 光点の電界強度 (W/ c m 2 ) で決まる。
このような多光子吸収を利用する本実施形態に係るレーザ加工の原理について 図 1〜図 6を用いて説明する。 図 1はレーザ加工中の加工対象物 1の平面図であ り、 図 2は図 1に示す加工対象物 1の Π— ΙΙ線に沿った断面図であり、 図 3はレ 一ザ加工後の加工対象物 1の平面図であり、 図 4は図 3に示す加工対象物 1の IV —IV線に沿った断面図であり、 図 5は図 3に示す加工対象物 1の V— V線に沿った 断面図であり、 図 6は切断された加工対象物 1の平面図である。
図 1及び図 2に示すように、 加工対象物 1の表面 3には切断予定ライン 5があ る。 切断予定ライン 5は直線状に延びた仮想線である。 本実施形態に係るレーザ 加工は、 多光子吸収が生じる条件で加工対象物 1の内部に集光点 Pを合わせてレ 一ザ光 Lを加工対象物 1に照射して改質領域 7を形成する。 なお、 集光点とはレ 一ザ光 Lが集光した箇所のことである。
レーザ光 Lを切断予定ライン 5に沿って (すなわち矢印 A方向に沿って) 相対 的に移動させることにより、 集光点 Pを切断予定ライン 5に沿って移動させる。 これにより、 図 3〜図 5に示すように改質領域 7が切断予定ライン 5に沿って加 ェ対象物 1の内部にのみ形成される。 本実施形態に係るレーザ加工方法は、 加工 対象物 1がレーザ光 Lを吸収することにより加工対象物 1を発熱させて改質領域 7を形成するのではない。 加工対象物 1にレーザ光 Lを透過させ加工対象物 1の 内部に多光子吸収を発生させて改質領域 7を形成している。 よって、 加工対象物 1の表面 3ではレーザ光 Lがほとんど吸収されないので、 加工対象物 1の表面 3 が溶融することはない。
加工対象物 1の切断において、 切断する箇所に起点があると加工対象物 1はそ の起点から割れるので、 図 6に示すように比較的小さな力で加工対象物 1を切断 することができる。 よって、 加工対象物 1の表面 3に不必要な割れを発生させる ことなく加工対象物 1の切断が可能となる。
なお、 改質領域を起点とした加工対象物の切断は、 次の二通りが考えられる。 —つは、 改質領域形成後、 加工対象物に人為的な力が印加されることにより、 改 質領域を起点として加工対象物が割れ、 加工対象物が切断される場合である。 こ れは、 例えば加工対象物の厚みが大きい場合の切断である。 人為的な力が印加さ れるとは、 例えば、 加ェ対象物の切断予定ラィンに沿つて加ェ対象物に曲げ応力 やせん断応力を加えたり、 加工対象物に温度差を与えることにより熱応力を発生 させたりすることである。 他の一つは、 改質領域を形成することにより、 改質領 域を起点として加工対象物の断面方向 (厚さ方向) に向かって自然に割れ、 結果 的に加工対象物が切断される場合である。 これは、 例えば加工対象物の厚みが小 さい場合、 改質領域が 1つでも可能であり、 加工対象物の厚みが大きい場合、 厚 さ方向に複数の改質領域を形成することで可能となる。 なお、 この自然に割れる 場合も、 切断する箇所において、 改質領域が形成されていない部分上の表面まで 割れが先走ることがなく、 改質領域を形成した部分上の表面のみを割断すること ができるので、 割断を制御よくすることができる。 近年、 シリコンウェハ等の半 導体ウェハの厚みは薄くなる傾向にあるので、 このような制御性のよい割断方法 は大変有効である。
さて、 本実施形態において多光子吸収により形成される改質領域として、 次の ( 1 ) 〜 (3 ) がある。
( 1 ) 改質領域が一つ又は複数のクラックスポットを含むクラック領域の場合 レーザ光を加工対象物 (例えばガラスや L i T a 0 3からなる圧電材料) の内 部に集光点を合わせて、 集光点における電界強度が 1 X 1 0 8 (W/ c m 2) 以上 でかつパルス幅が 1 μ s以下の条件で照射する。 このパルス幅の大きさは、 多光 子吸収を生じさせつつ加工対象物に余計なダメージを与えずに、 加工対象物の内 部にクラック領域を形成できる条件である。 これにより、 加工対象物の内部には 多光子吸収による光学的損傷という現象が発生する。 この光学的損傷により加工 対象物の内部に熱ひずみが誘起され、 これにより加工対象物の内部にクラック領 域が形成される。 電界強度の上限値としては、 例えば 1 X 1012 (W/cm2) である。 パルス幅は例えば 111 s〜200 n sが好ましい。 なお、 多光子吸収に よるクラック領域の形成は、 例えば、 第 45回レ一ザ熱加ェ研究会論文集 ( 1 9 98年. 1 2月) の第 23頁〜第 28頁の 「固体レーザー高調波によるガラス基 板の内部マーキング」 に記載されている。
本発明者は、 電界強度とクラックの大きさとの関係を実験により求めた。 実験 条件は次ぎの通りである。
(A) 加工対象物:パイレックス (登録商標) ガラス (厚さ 700 ζπι、 外 径 4インチ)

(D) 加工対象物が载置される載置台の移動速度: 1 00mm/秒 なお、 レーザ光品質が TEM。。とは、 集光性が高くレーザ光の波長程度まで集 光可能を意味する。 図 7は上記実験の結果を示すグラフである。 横軸はピークパワー密度であり、 レーザ光がパルスレーザ光なので電界強度はピークパワー密度で表される。 縦軸 は 1パルスのレーザ光により加工対象物の内部に形成されたクラックスポッ トの 大きさを示している。 クラックスポットの大きさは、 クラックスポットの形状の うち最大の長さとなる部分の大きさである。 グラフ中の黒丸で示すデータは集光 用レンズ ( C ) の倍率が 1 0 0倍、 開口数 (N A) が 0 . 8 0の場合である。 一 方、 グラフ中の白丸で示すデータは集光用レンズ ( C ) の倍率が 5 0倍、 開口数 (N A) が 0 . 5 5の場合である。 ピークパワー密度が 1 0 1 1 (W/ c m 2 ) 程 度では加ェ対象物の内部にクラックスポットが発生し、 ピークパワー密度が大き くなるに従いクラックスポットも大きくなることが分かる。
次に、 クラック領域形成による加工対象物の切断のメカニズムについて図 8〜 図 1 1を用いて説明する。 図 8に示すように、 多光子吸収が生じる条件で加工対 象物 1の内部に集光点 Pを合わせてレーザ光 Lを加工対象物 1に照射して切断予 定ラインに沿って内部にクラック領域 9を形成する。 クラック領域 9は一つ又は 複数のクラックスポットを含む領域である。 図 9に示すようにクラック領域 9を 起点としてクラックがさらに成長し、 図 1 0に示すようにクラックが加工对象物 1の表面 3と裏面 2 1に到達し、 図 1 1に示すように加工対象物 1が割れること により加工対象物 1が切断される。 加工対象物の表面と裏面とに到達するクラッ クは自然に成長する場合もあるし、 加工対象物に力が印加されることにより成長 する場合もある。
( 2 ) 改質領域が溶融処理領域の場合
レーザ光を加工対象物 (例えばシリコンのような半導体材料) の内部に集光点 を合わせて、 集光点における電界強度が 1 X 1 0 8 (W/ c m 2) 以上でかつパル ス幅が 1 a s以下の条件で照射する。 これにより加工対象物の内部は多光子吸収 によって局所的に加熱される。 この加熱により加工対象物の内部に溶融処理領域 が形成される。 溶融処理領域とは一旦溶融後再固化した領域や、 まさに溶融状態 の領域や、 溶融状態から再固化する状態の領域であり、 相変化した領域や結晶構 造が変化した領域ということもできる。 また、 溶融処理領域とは単結晶構造、 非 晶質構造、 多結晶構造において、 ある構造が別の構造に変化した領域ということ もできる。 つまり、 例えば、 単結晶構造から非晶質構造に変化した領域、 単結晶 構造から多結晶構造に変化した領域、 単結晶構造から非晶質構造及び多結晶構造 を含む構造に変化した領域を意味する。 加工対象物がシリコン単結晶構造の場合 、 溶融処理領域は例えば非晶質シリコン構造である。 電界強度の上限値としては
、 例えば 1 X 1 012 (W/cm2) である。 パルス幅は例えば 1 n s〜 200 n sが好ましい。
本発明者は、 シリコンウェハの内部で溶融処理領域が形成されることを実験に より確認した。 実験条件は次ぎの通りである。

レーザ光波長に対する透過率: 60パーセント ( D ) 加工対象物が載置される载置台の移動速度: 1 0 O mm/秒 図 1 2は上記条件でのレーザ加工により切断されたシリコンウェハの一部にお ける断面の写真を表した図である。 シリコンウェハ 1 1の内部に溶融処理領域 1 3が形成されている。 なお、 上記条件により形成された溶融処理領域 1 3の厚さ 方向の大きさは 1 0 0 ,,_t m程度である。
溶融処理領域 1 3が多光子吸収により形成されたことを説明する。 図 1 3は、 レーザ光の波長とシリコン基板の内部の透過率との関係を示すグラフである。 た だし、 シリコン基板の表面側と裏面側それぞれの反射成分を除去し、 内部のみの 透過率を示している。 シリコン基板の厚み tが 5 0 μ m、 1 0 0 μ 2 0 0 μ m、 5 0 0 μ πι、 1 0 0 0 μ mの各々について上記関係を示した。
例えば、 N d : Y A Gレーザの波長である 1 0 6 4 n mにおいて、 シリコン基 板の厚みが 5 0 0 μ m以下の場合、 シリコン基板の内部ではレーザ光が 8 0 %以 上透過することが分かる。 図 1 2に示すシリコンウェハ 1 1の厚さは 3 5 0 であるので、 多光子吸収による溶融処理領域 1 3はシリコンウェハの中心付近、 つまり表面から 1 7 5 / mの部分に形成される。 この場合の透過率は、 厚さ 2 0 0 μ πιのシリコンウェハを参考にすると、 9 0 %以上なので、 レーザ光がシリコ ンウェハ 1 1の内部で吸収されるのは僅かであり、 ほとんどが透過する。 このこ とは、 シリコンウェハ 1 1の内部でレーザ光が吸収されて、 溶融処理領域 1 3が シリコンウェハ 1 1の内部に形成 (つまりレーザ光による通常の加熱で溶融処理 領域が形成) されたものではなく、 溶融処理領域 1 3が多光子吸収により形成さ れたことを意味する。 多光子吸収による溶融処理領域の形成は、 例えば、 溶接学 会全国大会講演概要第 6 6集 (2 0 0 0年 4月) の第 7 2頁〜第 7 3頁の 「ピコ 秒パルスレーザによるシリコンの加工特性評価」 に記載されている。
なお、 シリコンゥヱハは、 溶融処理領域を起点として断面方向に向かって割れ を発生させ、 その割れがシリコンウェハの表面と裏面に到達することにより、 結 果的に切断される。 シリコンウェハの表面と裏面に到達するこの割れは自然に成 長する場合もあるし、 加工対象物に力が印加されることにより成長する場合もあ る。 なお、 溶融処理領域からウェハの表面と裏面に割れが自然に成長する場合に おいて、 溶融処理領域が溶融の状態から割れが成長するか、 もしくは溶融の状態 から再固化する際に割れが成長する場合のいずれもある。 ただし、 これらの場合 も溶融処理領域はウェハの内部のみに形成され、 切断後の切断面は図 1 2のよう に内部にのみ溶融処理領域が形成されている。 加ェ対象物の内部に溶融処理領域 を形成する場合、 割断時、 切断予定ラインから外れた不必要な割れが生じにくレ、 ので、 割断制御が容易となる。
( 3 ) 改質領域が屈折率変化領域の場合
レーザ光を加工対象物 (例えばガラス) の内部に集光点を合わせて、 集光点に おける電界強度が 1 X 1 0 8 (W/ c m 2) 以上でかつパルス幅が 1 n s以下の条 件で照射する。 パルス幅を極めて短くして、 多光子吸収を加工対象物の内部に起 こさせると、 多光子吸収によるエネルギーが熱エネルギーに転化せずに、 加工対 象物の内部にはイオン価数変化、 結晶化又は分極配向等の永続的な構造変化が誘 起されて屈折率変化領域が形成される。 電界強度の上限値としては、 例えば I X 1 0 1 2 (W/ c m 2) である。 パルス幅は例えば 1 n s以下が好ましく、 l p s 以下がさらに好ましい。 多光子吸収による屈折率変化領域の形成は、 例えば、 第 4 2回レーザ熱加工研究会論文集 (1 9 9 7年. 1 1月) の第 1 0 5頁〜第 1 1 1頁の 「フェムト秒レーザー照射によるガラス内部への光誘起構造形成」 に記載 されている。
以上、 多光子吸収により形成される改質領域として (1 ) 〜 (3 ) の場合を説 明したが、 ウェハ状の加工対象物の結晶構造やその劈開性などを考慮して切断起 点領域を次のように形成すれば、 その切断起点領域を起点として、 より一層小さ な力で、 しかも精度良く加工対象物を切断することが可能になる。
すなわち、 シリコンなどのダイヤモンド構造の単結晶半導体からなる基板の場 合は、 (1 1 1 ) 面 (第 1劈開面) や (1 1 0 ) 面 (第 2劈開面) に沿った方向 に切断起点領域を形成するのが好ましい。 また、 Ga A sなどの閃亜鉛鉱型構造 の III一 V族化合物半導体からなる基板の場合は、 (1 10) 面に沿った方向に切 断起点領域を形成するのが好ましい。 さらに、 サファイア (A 1203) などの六 方晶系の結晶構造を有する基板の場合は、 (000 1) 面 (C面) を主面として (1 1 20) 面 (A面) 或いは (1 1 00) 面 (M面) に沿った方向に切断起点 領域を形成するのが好ましい。
なお、 上述した切断起点領域を形成すベき方向 (例えば、 単結晶シリコン基板 における (1 1 1) 面に沿った方向) 、 或いは切断起点領域を形成すべき方向に 直交する方向に沿って基板にオリエンテーションフラットを形成すれば、 そのォ リエンテーションフラットを基準とすることで、 切断起点領域を形成すべき方向 に沿った切断起点領域を容易且つ正確に基板に形成することが可能になる。 以下、 実施例により、 本発明についてより具体的に説明する。
[実施例 1 ]
本発明の実施例 1について説明する。 実施例 1に係るレーザ加工方法は、 加工 対象物の内部に多光子吸収による改質領域を形成する改質領域形成工程と、 加工 対象物が切断される箇所にストレスを生じさせるストレス工程とを備えている。 実施例 1に係るレーザ加工装置について説明する。 図 14は改質領域形成工程 で用いられるレーザ加工装置 1 00の概略構成図である。 図示するように、 レー ザ加工装置 100は、 レーザ光 Lを発生するレーザ光源 1 0 1と、 レーザ光 の 出力やパルス幅等を調節するためにレーザ光源 10 1を制御するレーザ光源制御 部 102と、 レーザ光 Lの反射機能を有しかつレーザ光 Lの光軸の向きを 90° 変えるように配置されたダイクロイツクミラー 103と、 ダイクロイツクミラー 1 03で反射されたレーザ光 Lを集光する集光用レンズ 1 05と、 集光用レンズ 1 05で集光されたレーザ光 Lが照射される加工対象物 1が載置される載置台 1 07と、 载置台 107を X軸方向に移動させるための X軸ステージ 109と、 载 置台 1 07を X軸方向に直交する Y軸方向に移動させるための Y軸ステージ 1 1 1と、 载置台 1 0 7を X軸及び Y軸方向に直交する Z軸方向に移動させるための Z軸ステージ 1 1 3と、 これら三つのステージ 1 0 9 , 1 1 1 , 1 1 3の移動を 制御するステージ制御部 1 1 5と、 を備える。 なお、 実施例 1において、 加工対 象物 1はパイレックス (登録商標) ガラスゥェハである。
Z軸方向は加工対象物 1の表面 3と直交する方向なので、 加工対象物 1に入射 するレーザ光 Lの焦点深度の方向となる。 よって、 Z軸ステージ 1 1 3を Z軸方 向に移動させることにより、 加工対象物 1の内部にレーザ光 Lの集光点 Pを合わ せることができる。 また、 この集光点 Pの X (Y) 軸方向の移動は、 加工対象物 1を X (Y) 軸ステージ 1 0 9 ( 1 1 1 ) により X (Y) 軸方向に移動させるこ とにより行う。
レーザ光源 1 0 1はパルスレーザ光を発生する N d : Y A Gレーザである。 レ 一ザ光源 1 0 1に用いることができるレーザとして、 この他、 N d : Y V 0 4レ 一ザや N d : Y L Fレーザがある。 レーザ光源は、 クラック領域、 溶融処理領域 を形成する場合、 前述のレーザ光源を用いるのが好適であり、 屈折率変化領域を 形成する場合、 チタンサファイアレーザを用いるのが好適である。 実施例 1では 加工対象物 1の加工にパルスレーザ光を用いているが、 多光子吸収を起こさせる ことができるなら連続波レーザ光でもよい。
レーザ加工装置 1 0 0はさらに、 載置台 1 0 7に载置された加工対象物 1を可 視光線により照明するために可視光線を発生する観察用光源 1 1 7と、 ダイク口 イツクミラー 1 0 3及ぴ集光用レンズ 1 0 5と同じ光軸上に配置された可視光用 のビームスプリッタ 1 1 9と、 を備える。 ビ一ムスプリッタ 1 1 9と集光用レン ズ 1 0 5との間にダイクロイックミラー 1 0 3が配置されている。 ビームスプリ ッタ 1 1 9は、 可視光線の約半分を反射し残りの半分を透過する機能を有しかつ 可視光線の光軸の向きを 9 0 ° 変えるように配置されている。 観察用光源 1 1 7 から発生した可視光線はビームスプリッタ 1 1 9で約半分が反射され、 この反射 された可視光線がダイクロイツクミラー 1 0 3及び集光用レンズ 1 0 5を透過し 、 加工対象物 1の切断予定ライン 5等を含む表面 3を照明する。
レーザ加工装置 1 0 0はさらに、 ビームスプリッタ 1 1 9、 ダイクロイツクミ ラー 1 0 3及ぴ集光用レンズ 1 0 5と同じ光軸上に配置された撮像素子 1 2 1及 ぴ結像レンズ 1 2 3を備える。 撮像素子 1 2 1としては例えば C C D (charge-c oupled device)カメラがある。切断予定ライン 5等を含む表面 3を照明した可視 光線の反射光は、 集光用レンズ 1 0 5、 ダイクロイツクミラー 1 0 3、 ビームス プリッタ 1 1 9を透過し、 結像レンズ 1 2 3で結像されて撮像素子 1 2 1で撮像 され、 撮像データとなる。
レーザ加工装置 1 0 0はさらに、 撮像素子 1 2 1から出力された撮像データが 入力される撮像データ処理部 1 2 5と、 レーザ加工装置 1 0 0全体を制御する全 体制御部 1 2 7と、 モニタ 1 2 9と、 を備える。 撮像データ処理部 1 2 5は、 撮 像データを基にして観察用光源 1 1 7で発生した可視光の焦点を表面 3上に合わ せるための焦点データを演算する。 この焦点データを基にしてステージ制御部 1 1 5が Z軸ステージ 1 1 3を移動制御することにより、 可視光の焦点が表面 3に 合うようにする。 よって、 撮像データ処理部 1 2 5はオートフォーカスユニット として機能する。 なお、 可視光の焦点はレーザ光 Lの集光点に一致している。 ま た、 撮像データ処理部 1 2 5は、 撮像データを基にして表面 3の拡大画像等の画 像データを演算する。 この画像データは全体制御部 1 2 7に送られ、 全体制御部 で各種処理がなされ、 モニタ 1 2 9に送られる。 これにより、 モニタ 1 2 9に拡 大画像等が表示される。
全体制御部 1 2 7には、 ステージ制御部 1 1 5からのデータ、 撮像データ処理 部 1 2 5からの画像データ等が入力され、 これらのデータも基にしてレーザ光源 制御部 1 0 2、 観察用光源 1 1 7及ぴステージ制御部 1 1 5を制御することによ り、 レーザ加工装置 1 0 0全体を制御する。 よって、 全体制御部 1 2 7はコンビ ュ一タュニットとして機能する。
また、 ス トレス工程で用いられる吸収性レーザ照射装置は、 上述したレーザ加 ェ装置 1 0 0に対して、 レーザ光源とダイクロイツクミラーとだけが異なつた構 成を採っている。 吸収性レーザ照射装置のレーザ光源としては、 連続波レーザ光 を発生する、 波長が 1 0 . 6 μ ηιの C〇2レーザを用いた。 パイレックス (登録 商標) ガラスウェハである加工対象物 1に対して吸収性を有するからである。 以 下、 このレーザ光源で発生するレーザ光を 「吸収性レーザ光」 とする。 なお、 ビ ーム品質は T E M。。であり、 偏光特性は直線偏光である。 また、 加工対象物 1を 加熱しかつ溶融させない程度の強度とするために、 このレ一ザ光源の出力は 1 0 W以下とされている。 吸収性レーザ照射装置のダイクロイツクミラーは、 吸収性 レーザ光の反射機能を有しかつ吸収性レーザ光の光軸の向きを 9 0。 変えるよう に配置されている。
次に、 図 1 4及び図 1 5を参照して、 実施例 1に係るレーザ加工方法について 説明する。 図 1 5はレーザ加工方法を説明するためのフローチャートである。 まず、 加工対象物 1の光吸収特性を図示しない分光光度計等により測定する。 この測定結果に基づいて、 加工対象物 1に対して透明な波長又は吸収の少ない波 長のレーザ光 Lを発生するレーザ光源 1 0 1と、 加工対象物 1に対して吸収性波 長の吸収性レーザ光を発生するレーザ光源とを選定し、 それぞれレーザ加工装置 1 0 0と吸収性レーザ照射装置とに設定される (S 1 0 1 )。次に、加工対象物 1 の厚さを測定する。 厚さの測定結果及び加工対象物 1の屈折率を基にして、 レー ザ加工装置 1 0 0における加工対象物 1の Z軸方向の移動量を決定する (S 1 0 3 )。 これは、 レーザ光 Lの集光点 Pを加工対象物 1の内部に位置させるために、 加工対象物 1の表面 3に位置するレーザ光 Lの集光点を基準とした加工対象物 1 の Z軸方向の移動量である。 この移動量は、 改質領域形成工程で用いられるレー ザ加工装置 1 0 0の全体制御部 1 2 7に入力される。
加工対象物 1をレーザ加工装置 1 0 0の載置台 1 0 7に载置する ( S 1 0 4 ) 。 そして、 観察用光源 1 1 7から可視光を発生させて加工対象物 1を照明する ( S 1 0 5 )。照明された切断予定ライン 5を含む加工対象物 1の表面 3を撮像素子 1 2 1により撮像する。 この撮像データは撮像データ処理部 1 2 5に送られる。 この撮像データに基づいて撮像データ処理部 1 2 5は観察用光源 1 1 7の可視光 の焦点が表面 3に位置するような焦点データを演算する (S 1 0 7 )。
この焦点データはステージ制御部 1 1 5に送られる。 ステージ制御部 1 1 5は 、 この焦点データを基にして Z軸ステージ 1 1 3を Z軸方向の移動させる ( S 1
0 9 )。 これにより、観察用光源 1 1 7の可視光の焦点が表面 3に位置する。 なお 、 撮像データ処理部 1 2 5は撮像データに基づいて、 切断予定ライン 5を含む加 ェ対象物 1の表面 3の拡大画像データを演算する。 この拡大画像データは全体制 御部 1 2 7を介してモニタ 1 2 9に送られ、 これによりモニタ 1 2 9に切断予定 ライン 5付近の拡大画像が表示される。
全体制御部 1 2 7には予めステップ S 1 0 3で決定された移動量データが入力 されており、 この移動量データがステージ制御部 1 1 5に送られる。 ステージ制 御部 1 1 5はこの移動量データに基づいて、 レーザ光 Lの集光点 Pが加工対象物 1の内部となる位置に、 Z軸ステージ 1 1 3により加工対象物 1を Z軸方向に移 動させる (S 1 1 1 )。
次に、 レーザ光源 1 0 1からレーザ光 Lを発生させて、 レーザ光 Lを加工対象 物 1の表面 3の切断予定ライン 5に照射する。 図 1 6は、 改質領域形成工程にお いてレーザ加工中のクラック領域 9を含む加工対象物 1の断面図である。 図示す るように、 レーザ光 Lの集光点 Pは加工対象物 1の内部に位置しているので、 ク ラック領域 9は加工対象物 1の内部にのみ形成される。 そして、 切断予定ライン 5に沿うように X軸ステージ 1 0 9や Y軸ステージ 1 1 1を移動させて、 クラッ ク領域 9を切断予定ライン 5に沿うように加工対象物 1の内部に形成する ( S 1 1 3 )。
レーザ加工装置 1 0 0により改質領域を形成した後、 加工対象物 1を吸収性レ 一ザ照射装置の载置台 1 0 7に搬送し、载置する (S 1 1 5 )。改質領域形成工程 におけるクラック領域 9は加工対象物 1の内部のみに形成されるため、 加工対象 物 1はばらばらにならず、 よって、 加工対象物 1を容易に搬送することができる そして、 ステップ 1 1 7において加工対象物 1を照明し、 ステップ 1 1 9にお いて観察用光源の可視光の焦点が加工対象物 1の表面 3に位置するような焦点デ ータを演算し、 ステップ 1 2 1において前記焦点が加工対象物 1の表面 3に位置 するように加工対象物 1を Z軸方向に移動し、 これにより、 吸収性レーザ光の集 光点が加工対象物 1の表面 3に合わされる。 なお、 これらのステップ 1 1 7、 ス テツプ 1 1 9、 ステップ 1 2 1における動作の詳細は、 上述したレーザ加工装置 1 0 0におけるステップ 1 0 5、 ステップ 1 0 7、 ステップ 1 0 9とそれぞれ同 様である。
次に、 吸収性レーザ照射装置のレーザ光源から吸収性レーザ光を発生させて、 吸収性レーザ光を加工対象物 1の表面 3の切断予定ライン 5に照射する。 なお、 この照射は切断予定ライン 5近傍への照射であってもよい。 そして、 切断予定ラ イン 5に沿うように吸収性レーザ照射装置の X軸ステージや Y軸ステージを移動 させて、 切断予定ライン 5に沿って加工対象物 1を加熱することで、 切断予定ラ イン 5に沿って加工対象物 1が切断される箇所に温度差による熱応力等のストレ スを生じさせる (S 1 2 3 )。 このとき、 吸収性レーザの強度は加工対象物 1を加 熱しかつ溶融させない程度であるため、 加工対象物の表面が溶融することはない 図 1 7は、 ストレス工程においてレーザ加工中のクラック領域 9を含む加工対 象物 1の断面図である。 図示するように、 吸収性レーザ光の照射により、 クラッ ク領域 9を起点としてクラックがさらに成長しクラックが加工対象物 1の表面 3 と裏面 2 1とに到達して、 加工対象物 1に切断面 1 0が形成され加工対象物 1が 切断される ( S 1 2 5 )。 これにより、加工対象物 1をシリコンチップに分割する 。
なお、 実施例 1においては、 改質領域としてクラック領域が形成される場合に ついて説明したが、 改質領域として上述したような溶融処理領域や屈折率変化領 域が形成される場合についても同様であり、 吸収性レーザ光の照射によりストレ スを生じさせ、 溶融処理領域や屈折率変化領域を起点としてクラックを発生、 成 長させて加ェ対象物を切断することができる。
また、 加工対象物の厚みが大きい場合等で、 ストレス工程により改質領域を起 点として成長したクラックが加ェ対象物の表面と裏面とに到達しない場合であつ ても、 曲げ応力やせん断応力等の人為的な力を印加することにより加工対象物を 割って切断することができる。 この人為的な力はより小さな力で足りるため、 加 ェ対象物の表面に切断予定ラインから外れた不必要な割れが発生するのを防止す ることができる。
実施例 1の効果を説明する。 これによれば、 改質領域形成工程において、 多光 子吸収を起こさせる条件でかつ加工対象物 1の内部に集光点 Pを合わせて、 パル スレーザ光 Lを切断予定ライン 5に照射している。 そして、 X軸ステージ 1 0 9 や Y軸ステージ 1 1 1を移動させることにより、 集光点 Pを切断予定ライン 5に 沿って移動させている。 これにより、 改質領域 (例えばクラック領域、 溶融処理 領域、 屈折率変化領域) を切断予定ライン 5に沿うように加工対象物 1の内部に 形成している。 加工対象物の切断する箇所に何らかの起点があると、 加工対象物 を比較的小さな力で割って切断することができる。 実施例 1によれば、 ス トレス 工程において、 加工対象物 1に切断予定ライン 5に沿って吸収性レーザ光を照射 し、 温度差による熱応力等のス トレスを生じさせている。 よって、 温度差による 熱応力等のストレスといった比較的小さな力で加工対象物 1を切断することがで きる。 これにより、 加工対象物 1の表面 3に切断予定ライン 5から外れた不必要 な割れを発生させることなく加工対象物 1を切断することができる。
また、 実施例 1によれば、 改質領域形成工程においては、 加工対象物 1に多光 子吸収を起こさせる条件でかつ加工対象物 1の内部に集光点 Pを合わせてパルス レーザ光 Lを照射しているため、 パノレスレーザ光 Lは加工対象物 1を透過し、 加 ェ対象物 1の表面 3ではパルスレーザ光 Lがほとんど吸収されない。 また、 スト レス工程においては、 吸収性レーザ光の強度は加工対象物 1を加熱しかつ溶融さ せない程度である。 したがって、 レーザ光の照射が原因で表面 3が溶融等のダメ —ジを受けることはない。
以上説明したように実施例 1によれば、 加工対象物 1の表面 3に切断予定ライ ン 5から外れた不必要な割れや溶融が生じることなく、 加工対象物 1を切断する ことができる。 よって、 加工対象物 1が例えば半導体ウェハの場合、 半導体チッ プに切断予定ラインから外れた不必要な割れや溶融が生じることなく、 半導体チ ップを半導体ウェハから切り出すことができる。 表面に電極パターンが形成され ている加工対象物や、 圧電素子ウェハや液晶等の表示装置が形成されたガラス基 板のように表面に電子デバイスが形成されている加工対象物についても同様であ る。 よって、 実施例 1によれば、 加工対象物を切断することにより作製される製 品 (例えば半導体チップ、 圧電デバイスチップ、 液晶等の表示装置) の歩留まり を向上させることができる。
また、 実施例 1によれば、 加工対象物 1の表面 3の切断予定ライン 5は溶融し ないので、 切断予定ライン 5の幅 (この幅は、 例えば半導体ウェハの場合、 半導 体チップとなる領域同士の間隔である。) を小さくできる。 これにより、一枚の加 ェ対象物 1から作製される製品の数が増え、 製品の生産性を向上させることがで きる。
また、 実施例 1によれば、 加工対象物 1の切断加工にレーザ光を用いるので、 ダイヤモンドカツタを用いたダイシングょりも複雑な加工が可能となる。 例えば 、 図 1 8に示すように切断予定ライン 5が複雑な形状であっても、 切断加工が可 能となる。
[実施例 2〕
本発明の実施例 2について説明する。 なお、 図 2 0〜図 2 3は、 図 1 9に示す 加工対象物 1の XX— XX線に沿った部分断面図である。 図 1 9及び図 2 0に示すように、 加工対象物 1の裏面 2 1に拡張可能な拡張フ イルム (保持部材) 1 9を貼り付けて、 この拡張フィルム 1 9の表面 1 9 a上に 加工対象物 1を固定する。 拡張フィルム 1 9は、 その外周部分がリング状のフィ ルム固定枠 2 0に貼り付けられて、 このフィルム固定枠 2 0に固定されている。 なお、 この加工対象物 1は、 厚さ 1 0 0 μ πιのシリコンウェハである。
このように、 加工対象物 1、 拡張フィルム 1 9及びフィルム固定枠 2 0からな るュニット Uを、 例えば上述のレーザ加工装置 1 0 0の载置台 1 0 7上に、 加工 対象物 1の表面 3側が集光用レンズ 1 0 5に対面するように載置する。 そして、 押え部材 1 0 7 aによりフィルム固定枠 2 0を载置台 1 0 7に固定すると共に、 拡張フィルム 1 9を載置台 1 0 7に真空吸着する。
続いて、 図 1 9に示すように、 加工対象物 1のオリエンテーションフラット 1 6に平行な方向と垂直な方向とに延在する切断予定ライン 5を格子状に設定する 。 この切断予定ラインはウェハ上に形成されている回路素子ゃ受光面などの機能 素子からなるデバイス形成面 7 0 0の間に設定されている。 尚、 図面では簡略し てデバイス形成面 7 0 0は一部のみに記載している。
そして、 図 2 .0に示すように、 加工対象物 1の内部に集光点 P 1を合わせてレ 一ザ光 L 1を照射し、 その集光点 P 1を切断予定ライン 5に沿って移動させるこ とで、 加工対象物 1の内部に改質領域 7を形成する。 この改質領域 7によって、 加工対象物 1の表面 (レーザ光入射面) 3から所定距離内側に切断起点領域 8が 切断予定ライン 5に沿って形成される。 なお、 加工対象物 1がシリコンウェハで あるため、 改質領域 7としては溶融処理領域が形成される。
続いて、 図 2 1に示すように、 加工対象物 1の表面 3に集光点 P 2を合わせて 、 加工対象物 1に対して吸収性を有するレーザ光 L 2を照射し、 その集光点 P 2 を切断予定ライン 5に沿って移動させる。 このレーザ光 L 2の照射によって、 切 断起点領域 8を起点として割れ 2 4が発生し、 この割れ 2 4が加工対象物 1の表 面 3と裏面 2 1とに到達する。 これにより、 加工対象物 1は、 切断予定ライン 5 に沿って複数のチップ 2 5に分割される。
このような割れ 2 4の主な発生原因としては、 レーザ光 L 2の照射により切断 予定ライン 5に沿って加工対象物 1が加熱されて、 加工対象物 1に熱応力が生じ ることが挙げられる。 一例として、 レーザ光 L 2の照射により、 改質領域 7と加 ェ対象物 1の非改質領域 (加工対象物 1における改質領域 7以外の部分) との界 面に微細な亀裂や歪みが生じ、 これらの亀裂や歪みを起点として加熱源としての レーザ光 L 2の照射部位に向かって割れが進展するような引張応力が生じること で、 改質領域 7から表面 3又は裏面 2 1へと割れ 2 4が発生する。
なお、 実施例 2では、 レーザ光 L 2として波長 8 0 8 n m, 出力 Γ 4 Wのレー ザ光を用い、 その光源としてレーザダイオードを用いた。 また、 集光点 P 2にお けるビーム径は約 2 0 0 mとした。 このようなレーザ光 L 2の照射によれば、 加工対象物 1の表面 3の溶融を防止しつつ、 加工対象物 1を加熱することができ る。 そして、 集光点 P 2におけるビーム径を絞れば絞るほど、 加工対象物 1を切 断予定ライン 5に沿って精度良く分割することができる。 また、 ビーム径を絞る ことでウェハ表面に形成されているデバイス形成面間のみにレーザ照射できるの で、 デバイス形成面に無用なレーザ光 L 2を照射せずにすみデバイス面を保護で きる。
加工対象物 1を複数のチップ 2 5に切断した後、 ュニット Uをフィルム拡張装 置 2 0 0に搬送する。 図 2 2に示すように、 ユニット Uは、 そのフィルム固定枠 2 0がリング状の受け部材 2 0 1とリング状の押え部材 2 0 2とで挟持されて、 フィルム拡張装置 2 0 0に固定される。 そして、 受け部材 2 0 1の内側に配置さ れた円柱状の押圧部材 2 0 3をュ-ット Uの下側から拡張フィルム 1 9の裏面 1 9 bに押し当て、 さらに、 図 2 3に示すように押圧部材 2 0 3を上昇させる。 こ れにより、 拡張フィルム 1 9における各チップ 2 5の接触部分が外方側に拡張さ れて各チップ 2 5が互いに離間することになり、 各チップ 2 5を容易且つ確実に ピックアップすることが可能になる。 以上の実施例 2に係るレ一ザ加ェ方法においては、 多光子吸収により形成され る改質領域 7によって、 切断予定ライン 5に沿って加工対象物 1の内部に切断起 点領域 8を形成することができる。 そして、 加工対象物 1に対して吸収性を有す るレーザ光 L 2を切断予定ライン 5に沿って加工対象物 1に照射することで、 切 断起点領域 5を起点として加工対象物 1に割れ 2 4を発生させ、 切断予定ライン 5に沿って加工対象物 1を精度良く切断することができる。 しかも、 加工対象物 1が固定された拡張フィルム 1 9を拡張させることで、 各チップ 2 5が離間する ことになるため、 切断予定ライン 5に沿った加工対象物 1の切断の確実性をより 一層向上させることができる。
[実施例 3 ]
本発明の実施例 3について説明する。 実施例 3は、 レーザ光 L 2を照射した際 に発生する割れ 2 4が加工対象物 1の表面 3と裏面 2 1とに到達しない点で、 実 施例 2と異なる。 以下、 この実施例 2との相異点を中心に説明する。 なお、 図 2 4は、 図 1 9に示す加工対象物 1の XX— XX線に沿った部分断面図である。
実施例 2と同様に、 加工対象物 1、 拡張フィルム 1 9及びフィルム固定枠 2 0 からなるュニット Uを用意し、 例えば上述のレーザ加工装置 1 0 0を用いて加工 対象物 1の内部に改質領域 7を形成し、 この改質領域 7によって、 加工対象物 1 の表面 3から所定距離内側に切断起点領域 8を切断予定ライン 5に沿つて形成す る。 なお、 加工対象物 1は、 厚さ 3 0 0 μ ηιのシリコンウェハである。
続いて、 図 2 4に示すように、 加工対象物 1の表面 3に集光点 Ρ 2を合わせて
、 加工対象物 1に対して吸収性を有するレーザ光 L 2を照射し、 その集光点 Ρ 2 を切断予定ライン 5に沿って移動させる。 このレーザ光 L 2の照射によって、 切 断起点領域 8を起点として割れ 2 4が発生する。 ただし、 実施例 3の加工対象物 1の厚さ ( 3 0 0 ^ m) は実施例 2の加工対象物 1の厚さ ( 1 0 0 μ πι) に比べ て厚いため、 割れ 2 4は、 加工対象物 1の表面 3と裏面 2 1とには到達せず、 加 ェ対象物 1の内部に留まる。 なお、 レーザ光 L 2の照射条件は実施例 2と同様で ある。
続いて、 実施例 2と同様に、 ユニット Uをフィルム拡張装置 2 0 0に搬送する 。 そして、 フィルム拡張装置 2 0 0において、 ュニッ ト Uの下側から拡張フィル ム 1 9の裏面 1 9 bに押圧部材 2 0 3押し当て、 さらに、 この押圧部材 2 0 3を 上昇させる。 これにより、 拡張フィルム 1 9における加工対象物 1の接触部分が 外方側に拡張される。 この拡張フィルム 1 9の拡張に伴い、 加工対象物 1内の割 れ 2 4の先端が加工対象物 1の表面 3と裏面 2 1とに到達して、 加工対象物 1が 切断予定ライン 5に沿って複数の各チップ 2 5に分割され、 各チップ 2 5が互い に離間することになる。
なお、 レーザ光 L 2の照射条件によっては、 レーザ光 L 2の照射時に割れ 2 4 が発生しない場合がある。 このような場合であっても、 レーザ光 L 2を照射しな い場合に比べれば、 拡張フィルム 1 9の拡張によって、 加工対象物 1を切断予定 ライン 5に沿って容易且つ高精度に分割することができる。
以上の実施例 3に係るレーザ加工方法においては、 上述した実施例 2に係るレ 一ザ加工方法と同様に、 切断予定ライン 5に沿って加工対象物 1の内部に切断起 点領域 8を形成することができる。 そして、 加工対象物 1に対して吸収性を有す るレーザ光 L 2を切断予定ライン 5に沿って加工対象物 1に照射することで、 こ のような照射を行わない場合に比べて小さな力によって、 切断起点領域 8を起点 とした割れ 2 4を加工対象物 1の表面 3と裏面 2 1とに到達させることができる 。 したがって、 加工対象物 1が固定された拡張フィルム 1 9をより小さな力で拡 張させることができ、 切断予定ライン 5に沿って加工対象物 1を精度良く切断す ることが可能になる。 しかも、 この拡張フィルム 1 9を拡張させることで、 各チ ップ 2 4が離間することになるため、 切断予定ライン 5に沿った加工対象物 1の 切断の確実性をより一層向上させることができる。
本発明は、 上述した実施例 1〜実施例 3には限定されない。
例えば、 加工対象物 1の材料、 及ぴその加工対象物 1に対して吸収性を有する レーザ光 L 2の種類としては、 次のようなものが好ましい。 すなわち、 加工対象 物 1がシリコンウェハや G a A s系ウェハの場合は、 レーザ光 L 2として、 波長 が 5 0 0 n m〜l 1 0 0 n mのレーザ光を用いることが好ましい。 具体的には、 Y A Gレーザの 2倍波 (波長 5 3 2 n m ) 、 G a A s系の半導体レーザ (波長 7 8 0 n mや波長 8 0 8 n m) 、 N d ドープのファィバーレーザ (波長 1 0 6 0 η m) 等がある。 また、 加工対象物 1がガラスの場合は、 レーザ光 L 2として、 波 長が 2 μ m以上のレーザ光を用いることが好ましい。 具体的には、 C〇2レーザ (波長 1 0 . 6 μ πι) 、 C Oレーザ (波長約 5 . 5 μ m) 、 フッ化水素レーザ ( 波長約 2 . 9 μ τη) 等がある。
また、 レーザ光 L 2の照射により発生する割れ 2 4を加工対象物 1の表面 3又 は裏面 2 1のいずれか一方に到達させてもよい。 このような制御は、 加工対象物 1の厚さ方向における中心位置から表面 3又は裏面 2 1のいずれか一方に偏倚さ せて改質領域 7を形成することで可能になる。 特に、 レーザ光 L 2の照射により 割れ 2 4を加工対象物 1の拡張フィルム 1 9側の面に到達させると、 拡張フィル ム 1 9の拡張による加工対象物 1の割断精度をより一層向上させることができる なお、 「加工対象物 1の厚さ方向における中心位置から加工対象物 1の表面 3 側に偏倚させて改質領域 7を形成する」 とは、 切断起点領域 8を構成する改質領 域 7が、 加工対象物 1の厚さ方向における厚さの半分の位置から表面 3側に偏倚 して形成されることを意味する。 つまり、 加工対象物 1の厚さ方向における改黉 領域 7の幅の中心位置が、 加ェ対象物 1の厚さ方向における中心位置から表面 3 側に偏倚して位置している場合を意味し、 改質領域 7の全ての部分が加工対象物 1の厚さ方向における中心位置に対して表面 3側に位置している場合のみに限る 意味ではない。 加工対象物 1の裏面 2 1側に偏倚させて改質領域 7を形成する場 合についても同様である。
また、 上述したレーザ光 L 2の照射は切断予定ライン 5上への照射であつたが 、 切断予定ライン 5近傍への照射であってもよい。 また、 レーザ光 L 2の集光点 P 2の位置は加工対象物 1の表面 3上でなくてもよい。
産業上の利用可能性
以上説明したように、 本発明に係るレーザ加工方法によれば、 切断予定ライン に沿つて加工対象物を精度良く切断することができる。

Claims

請求の範囲
1 . ウェハ状の加工対象物の内部に集光点を合わせてレーザ光を照射し、 前記 加工対象物の内部に多光子吸収による改質領域を形成し、この改寳領域によって、 前記加工対象物の切断予定ラインに沿って前記加工対象物のレーザ光入射面から 所定距離内側に切断起点領域を形成する工程と、
前記切断起点領域を形成する工程後、 前記加工対象物に対して吸収性を有する レーザ光を前記切断予定ラインに沿って前記加工対象物に照射し、 前記切断予定 ラインに沿つて前記加工対象物が切断される箇所にストレスを生じさせる工程と を備えることを特徴とするレーザ加工方法。
2 . ウェハ状の加工対象物の内部に集光点を合わせて、 集光点におけるピーク パワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上でかつパルス幅が 1 μ s以下の条件で レーザ光を照射し、 前記加工対象物の内部にクラック領域を含む改質領域を形成 し、 この改質領域によって、 前記加工対象物の切断予定ラインに沿って前記加工 対象物のレーザ光入射面から所定距離内側に切断起点領域を形成する工程と、 前記切断起点領域を形成する工程後、 前記加工対象物に対して吸収性を有する レーザ光を前記切断予定ラインに沿って前記加工対象物に照射し、 前記切断予定 ラインに沿つて前記加ェ対象物が切断される箇所にストレスを生じさせる工程と を備えることを特徴とするレーザ加工方法。
3 . ウェハ状の加工対象物の内部に集光点を合わせて、 集光点におけるピーク パワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上でかつパルス幅が 1 μ s以下の条件で レーザ光を照射し、 前記加工対象物の内部に溶融処理領域を含む改質領域を形成 し、 この改質領域によって、 前記加工対象物の切断予定ラインに沿って前記加工 対象物のレーザ光入射面から所定距離内側に切断起点領域を形成する工程と、 前記切断起点領域を形成する工程後、 前記加工対象物に対して吸収性を有する レーザ光を前記切断予定ラインに沿って前記加ェ対象物に照射し、 前記切断予定 ラインに沿つて前記加ェ対象物が切断される箇所にストレスを生じさせる工程と を備えることを特徴とするレーザ加工方法。
4 . ウェハ状の加工対象物の内部に集光点を合わせて、 集光点におけるピーク パワー密度が 1 X 1 0 8 (W/ c m 2 ) 以上でかつパルス幅が 1 n s以下の条件で レーザ光を照射し、 前記加工対象物の内部に屈折率が変化した領域である屈折率 変化領域を含む改質領域を形成し、 この改質領域によって、 前記加工対象物の切 断予定ラインに沿つて前記加工対象物のレーザ光入射面から所定距離内側に切断 起点領域を形成する工程と、
前記切断起点領域を形成する工程後、 前記加工対象物に対して吸収性を有する レーザ光を前記切断予定ラインに沿って前記加工対象物に照射し、 前記切断予定 ラインに沿って前記加工対象物が切断される箇所にストレスを生じさせる工程と を備えることを特徴とするレーザ加工方法。
5 . 前記加工対象物に対して吸収性を有するレーザ光の集光点は、 前記加工対 象物の表面に合わされることを特徴とする請求の範囲第 1項〜第 4項のいずれか —項記載のレーザ加工方法。
6 . 拡張可能な保持部材の表面に固定されたウェハ状の加工対象物の内部に集 光点を合わせてレーザ光を照射し、 前記加工対象物の内部に改質領域を形成し、 この改質領域によって、 前記加工対象物の切断予定ラインに沿って前記加工対象 物のレーザ光入射面から所定距離内側に切断起点領域を形成する工程と、 前記切断起点領域を形成する工程後、 前記加工対象物に対して吸収性を有する レーザ光を前記切断予定ラインに沿って前記加工対象物に照射することで、 前記 切断予定ラインに沿って前記加工対象物を切断する工程と、
前記加工対象物を切断する工程後、 前記保持部材を拡張させることで、 切断さ れた前記加工対象物のそれぞれの部分を離間させる工程とを備えることを特徴と するレーザ加工方法。
7 . 拡張可能な保持部材の表面に固定されたウェハ状の加工対象物の内部に集 光点を合わせてレーザ光を照射し、 前記加工対象物の内部に改質領域を形成し、 この改質領域によって、 前記加工対象物の切断予定ラインに沿って前記加工対象 物のレーザ光入射面から所定距離内側に切断起点領域を形成する工程と、
前記切断起点領域を形成する工程後、 前記加工対象物に対して吸収性を有する レーザ光を前記切断予定ラインに沿って前記加工対象物に照射する工程と、 前記加工対象物に照射する工程後、 前記保持部材を拡張させることで、 前記加 ェ対象物を切断し、 かつ切断された前記加工対象物のそれぞれの部分を離間させ- る工程とを備えることを特徴とするレーザ加工方法。
8 . 前記加工対象物は半導体材料により形成され、 前記改質領域は溶融処理領 域であることを特徴とする請求の範囲第 6項又は第 7項記載のレーザ加工方法。
9 . 半導体材料からなるウェハ状の加工対象物の内部に集光点を合わせてレー ザ光を照射し、 前記加工対象物の内部に溶融処理領域を形成し、 この溶融処理領 域によって、 前記加工対象物のレーザ光入射面から所定距離内側に切断起点領域 を形成する工程と、
前記切断起点領域を形成する工程後、 前記加工対象物に対して吸収性を有する レーザ光を前記切断予定ラインに沿って前記加工対象物に照射する工程と を備えるレーザ加工方法。
