発明の効果
[0023] 本発明に係る外観検査装置によれば、基準ラインセンサ力もの濃淡信号力も比較 的高精細となる第 1の画素密度にて取得された画素濃淡データに基づいて物体の 表面の傷等の欠陥や膜の有無に依存する濃淡情報を得ることができるので、その濃 淡情報から物体表面の傷等の欠陥検出を適正な分解能 (第 1の画素密度に対応)に て行うことができるようになる。また、同時に、物体表面の膜の形成状態に依存する色 分布の情報を得るために、基準ラインセンサ以外の各ラインセンサ力もの濃淡信号か ら比較的低精細となる第 2の画素密度にて画素濃淡データを取得すればよぐその 処理量を極力抑えることができるようになる。従って、処理量の増大を極力抑えて検 查対象となる物体表面の傷等の欠陥検出を適正な分解能にて行なうことができると 共にその物体表面の膜の形成状態を判定することができるようになる。

[0027] 本発明の実施の一形態に係る外観検査装置は、図 1に示すように構成される。この 外観検査装置は、半導体ゥエーハの周端面の外観を検査するものである。
[0028] 図 1において、この外観検査装置は、ゥエーハ回転ァライナ 10を有し、ゥエーハ回 転ァライナ 10によって回転されるターンテーブル 11上に検査対象となる半導体ゥェ ーハ 100がセットされる。また、ターンテーブル 11上にセットされた半導体ゥエーハ 1 00の周端面に対して所定の位置関係となるように撮像ユニットを構成する CCDカメ ラ 20が設置され、電源 31からの電力供給により拡散光を照射する光源ユニット 30が CCDカメラ 20の撮像範囲となる半導体ゥエーハ 100の周端面を前記拡散光にて照 らすように設置されている。
[0029] また、この外観検査装置は、処理ユニット 50を有し、処理ユニット 50は、操作部 51 での操作に基づ ヽてゥエーハ回転ァライナ 10を制御してターンテーブル 11を所定 の速度にて回転させると共に、 CCDカメラ 20から出力される画素毎の信号を処理す る。処理ユニット 50は、 CCDカメラ 20からの画素毎の信号に基づいて生成される画 像データに基づいてモニタユニット 52に半導体ゥエーハ 100の周端面の画像を表示 させることがでさる。
[0030] CCDカメラ 20は、図 2 (a)、(b)、 (c)に示すように、レンズ系 21 (対物レンズ)を備え ると共に、光の三原色 (赤、緑、青)それぞれの色感度特性を有する 3つのラインセン サ(CCDラインセンサ)、即ち、赤の色感度特性を有する赤ラインセンサ 22R、緑の 色感度特性を有する緑ラインセンサ 22G及び青の色感度特性を有する青ラインセン サ 22Bを備えている。 3つのラインセンサ 22R、 22G、 22Bは、図 2 (a)、(c)に示すよ うに、所定の間隔にて平行に配置され、 CCDカメラ 20は、図 2 (b)に示すように、 3つ のラインセンサ 22R、 22G、 22Bが半導体ゥエーハ 100の面(上下面)に略垂直な方 向に延びるように、かつ、半導体ゥエーハ 100の周端面 101に対向するように設置さ れている。また、 CCDカメラ 20の向きは、図 2 (a)に示すように、光源ユニット 30から の光によって照らされる半導体ゥエーハ 100の周端面 101の光照射部位 Pからの反 射光を 3つのラインセンサ 22R、 22G、 22Bによって有効に受光することができるよう に設定されている。
[0031] また、図 3に詳細に示すように、緑ラインセンサ 22Gがレンズ系 21の光軸(CCDカメ ラ 20の光軸)上に配置され、その一方の脇に距離 Daを隔てて赤ラインセンサ 22Rが 配置されると共に、その他方の脇に距離 Dbを隔てて青ラインセンサ 22Bが配置され ている。そして、 3つのラインセンサ 22R、 22G、 22Bは、レンズ系 21の色収差内に収 まるように配置されている。
[0032] ターンテーブル 11の回転によって半導体ゥエーハ 100を回転させることにより、 CC Dカメラ 20の各ラインセンサ 22R、 22G、 22Bは、半導体ゥエーハ 100の周端面を走 查し、その走査の過程で画素毎の濃淡信号を出力する。また、 CCDカメラ 20は、赤 ラインセンサ 22Rからの濃淡信号 (以下、 R信号という)、緑ラインセンサ 22G力もの濃 淡信号 (以下、 G信号という)及び青ラインセンサ 22Bからの濃淡信号 (以下、 B信号 という)をその濃淡程度と色感度特性とに基づいて周波数情報に変換することにより、 画素毎の色 (周波数)を表す色信号 (以下、 RGB信号という)を出力する。この RGB 信号は、単板式のカラーラインセンサからの出力信号に相当するものとなる。
[0033] CCDカメラ 20から出力される R信号、 G信号、 B信号及び RGB信号を入力する処 理ユニット 50は、次のような処理を行なう。
[0034] 図 4に示すように、処理ユニット 50は、操作部 51での操作にて設定されたモードを 判定する(SO)。例えば、周端面検査に係るモード(1)が設定されると、処理ユニット 50は、周端面検査処理を実行する(Sl)。この周端面検査処理は、図 5に示す手順 に従ってなされる。
[0035] 図 5において、処理ユニット 50は、操作部 51にて色指定の操作がなされたか否か を判定する(Sl l)。その色指定の操作がなされない場合 (SI 1で NO)、処理ユニット 50は、緑ラインセンサ 22Gを基準ラインセンサとして決定し(S12)、ゥエーハ回転ァ ライナ 10を制御して半導体ゥエーハ 100を回転させることにより半導体ゥエーハ 100 の CCDカメラ 20による周端面走査が開始される(S13)。その周端面の走査過程で、 処理ユニット 50は、基準ラインセンサ(緑ラインセンサ 22G)からの画素毎の G信号か ら高解像度に対応した第 1の画素密度にて画素濃淡データ (G)を取得して所定のメ モリに格納すると共に、赤ラインセンサ 22R及び青ラインセンサ 22Bからの画素毎の R信号及び B信号カゝらそれぞれ低解像度に対応した第 2の画素密度にて画像濃淡 データ (R)及び画素濃淡データ (B)を取得して前記メモリに格納する(S 14)。そして 、処理ユニット 50は、半導体ゥエーハ 100がー回転して端面全周についての走査が 終了したか否かを判定しつつ(S15)前記処理 (S 14)を繰り返し実行する。
[0036] 前記高解像度に対応した第 1の画素密度は、例えば、主走査方向 Smの画素密度 となる基準ラインセンサ(緑ラインセンサ 22G)の画素密度 (例えば、 1画素 Z3 μ m) と、副走査方向 Ss (半導体ゥエーハ 100の周方向)の画素密度となる前記基準ライン センサの画素ピッチに対応した走査ライン密度 (例えば、 1ライン Z3 μ m)とに基づ いて決まる。また、赤ラインセンサ 22R及び青ラインセンサ 22B力もの R信号及び B信 号から、例えば、主走査方向 Smについて 3画素につき 1画素の割合で、かつ、副走 查方向 Ssについて 3ラインにつき 1ラインの割合で画素濃淡データ (R)、 (B)が取得 される。この場合、前記低解像度に対応した第 2の画素密度は、実質的に前記高解 像度に対応した第 1の画素密度の 1Z9となる。
[0037] 処理ユニット 50は、半導体ゥエーハ 100の端面全周についての走査が終了したと 判定すると(S 15で YES)、第 1の画素密度にて取得されてメモリに蓄えられた画素 濃淡データ (G)と、第 2の画素密度 (第 1の画素密度の 1Z9)にて取得されて前記メ モリに蓄えられた画素濃淡データ (R)及び画素濃淡データ (B)を用いて検査処理を 実行する(S16)。この検査処理では、欠陥検出処理、膜の判定処理、カラー画像の 表示処理等がなされる。
[0038] 欠陥検出処理では、できるだけ細かい傷等の欠陥を検出するという観点から、第 1 の画素密度 (高解像度に対応)にて取得した画素濃淡データ (G)に基づいて半導体 ゥエーハ 100の周端面の状態を表す濃淡画像データが生成される。そして、その濃 淡画像データに基づいて半導体ゥエーハ 100の周端面の傷等の欠陥を検出するた めの処理がなされる。これは、例えば、処理ユニット 50にて、予め設定された閾値以 上の或いは以下の濃度値を有する画素部分を欠陥とみなす方法がとられる。
[0039] 膜の判定処理では、図 6 (a)の各斜線矩形で示すように、第 2の画素密度 (低解像 度に対応)にて得られた赤に対応した画素濃淡データ (R)、青に対応した画素濃淡 データ(B)、及び各画素濃淡データ (R)、 (B)の得られた各画素 Pxにつ 、ての緑に 対応した画素濃淡データ (G) (光の三原色に対応した画素濃淡データ)に基づいて 、図 6 (b)の各斜線矩形で示すように、 9画素毎の分解能 (低解像度に対応)をもつ色 分布の情報が生成される。この色分布の情報と、半導体ゥエーハ 100の周端面の傷 等の欠陥とともにその周端面に形成された膜の形状を表し得る(この場合も、閾値に 基づいて処理されることは欠陥の検出と同様)前記第 1の画素密度 (高分解能に対 応)にて得られた画素濃淡データ (G)とに基づいて色味で区別し得る半導体ゥエー ノ、 100の周端面における膜の形成状態が判定される。具体的には、例えば、青味の ある窒化膜が部分的に剥離して下地のアルミ膜が露出している状態や、赤味のある Cu膜が付着して ヽる状態を判定すること、あるいは色ムラに基づ!/、てレジストの塗布 ムラの状態等を判定することができる。
[0040] 前述したように、色分布の情報は低分解能 (濃淡を表す濃淡画像データの 1Z9の 分解能:図 6参照)であっても、半導体ゥエーハ 100の周端面に形成された膜の形状 は高分解能 (第 1の画素密度に対応)にて特定されており、色味によって区別され得 る膜の形成状態を判定するうえで特に問題とならない。
[0041] カラー画像の表示処理では、第 1の画素密度(高解像度に対応)にて取得した画素 濃淡データ (G)及び第 2の画素密度 (低解像度に対応)にて取得した画素濃淡デー タ (R)及び画素濃淡データ (B)の複数の色成分に対応した画素濃淡データ (G)、 ( R)、 (B)に基づいて半導体ゥエーハ 100の周端面の状態を表すカラー画像データ がモニタユニット 52の表示解像度 (一般には前記解像度より低い)に対応した画素密 度にて生成される。そして、そのカラー画像データに基づいて半導体ゥエーハ 100の 周端面のカラー画像がモニタユニット 52に表示される。オペレータは、このモニタュ ニット 52のカラー画像を観察することによって、半導体ゥエーハ 100の周端面の傷等 の欠陥の状態や色分布に基づいた膜の形成状態をある程度判断することができる。

[0044] 前述したような周端面検査処理によれば、基準ラインセンサ(例えば、緑ラインセン サ 22G)からの濃淡信号から高解像度に対応した第 1の画素密度にて取得された画 素濃淡データに基づいて半導体ゥエーハ 100の周端面の傷等の欠陥や膜の有無に 依存する濃淡画像データを得ることができるので、その濃淡画像データから半導体ゥ エーハ 100の周端面の傷等の欠陥検出を適正な分解能 (第 1の画素密度に対応)に て行うことができるようになる。また、同時に、半導体ゥエーハ 100の周端面の膜の形 成状態を表し得る色分布の情報を得るために、基準ラインセンサ以外の各ラインセン サ(例えば、赤ラインセンサ 22R及び青ラインセンサ 22B)からの濃淡信号から低解 像度に対応した第 2の画素密度にて画素濃淡データを取得すればよぐその処理量 及びメモリ容量を極力抑えることができるようになる。従って、処理量の増大を極力抑 えて半導体ゥエーハ 100の周端面の傷等の欠陥検出を適正な分解能にて行なうこと ができると共にその周端面の色味によって区別しうる各種膜の形成状態を判定する ことがでさるよう〖こなる。
[0045] なお、図 4に示す処理手順において、操作部 51にてカラー画像表示に係るモード(
2)が設定されると、処理ユニット 50は、カラー画像表示処理を実行する(S2)。この力 ラー画像表示処理は、図 7に示す手順に従ってなされる。

[0053] このようにしてカラー画像データを得るようにすれば、各色成分の画素濃淡データ 力 ラインおきに生成されているので、例えば、図 8に示すように、 9ライン分のカラー 画像データを得るためには、従来 3つのラインセンサでの走査総数が 27ライン(3 X 9 ライン)になるのに対して、その走査総数が 12ライン(3 X 4ライン)で済む。従って、そ の情報の処理量を低減させることができる。また、各ラインセンサ 22R、 22G、 22Bに ついて、即ち、色成分について走査ラインを 1ラインずつずらして画素濃淡データを 得るようにして 、るので、どの色成分にも画素濃淡データが取得されな ヽと 、う走査 ラインはなく、各走査ラインとも少なくとも 、ずれかの色成分での画素濃淡データを得 ることができるようになる。従って、得られるカラー画像データに基づいて得られる画 像は、その画質の劣化が極力抑えられたものとなる。
[0054] その結果、処理量の増大を抑えつつ、得られるカラー画像データから対象となる物 体表面の傷等の欠陥検出 (外形状態)及び膜の形成状態 (色味状態)の判定を支障 なく行なえるようになる。
[0055] 処理ユニット 50 (図 1参照)は、前述したように 3つのラインセンサ 22R、 22G、 22B 力 の濃淡信号 (R信号、 G信号、 B信号)からカラー画像データを得るための処理を 、例えば、図 9に示す手順に従って実行する。
[0056] 図 9において、オペレータによって操作される操作部 51から各ラインセンサ 22R、 2 2G、 22Bについての走査ラインとび数 (例えば、 1ライン)及びずらし走査ライン数(1 ライン)が入力されると、処理ユニット 50は、その走査ラインとび数及びずらし走査ライ ン数を取得する(S33)。そして、処理ユニット 50は、ゥエーハ回転ァライナ 10を制御 して半導体ゥエーハ 100を回転させ、半導体ゥエーハ 100の CCDカメラ 20による周 端面走査を開始させる(S32)。その周端面の走査過程で、処理ユニット 50は、各ラ インセンサ 22R、 22G、 22B力もの濃淡信号 (R信号、 G信号、 B信号)から、前記取 得した走査ラインとび数おき(例えば、 1走査ラインおき)に、各色成分について走査 ラインを前記取得したライン数 (例えば、 1ライン)ずつずらして各色成分の画素濃淡 データを生成し(図 8参照)、メモリに格納する(S33)。そして、処理ユニット 50は、半 導体ゥエーハ 100がー回転して端面全周についての走査が終了したか否かを判定 しつつ(S34)、前記処理 (S33)を繰り返し実行する。半導体ゥエーハ 100の端面全 周についての走査が終了すると(S34で YES)、処理ユニット 50は、その時点までに メモリに蓄積された各色成分の画素濃淡データから、それぞれ色成分の異なる 3走 查ライン分の画素濃淡データ (Rl、 Gl、 Bl)、(R2、 G2、 B2)、 · · ·にて 1ライン分の カラー画像データ RGB1、 RGB2、 · · ·を順次生成する(S35)。
[0057] 次に、各ラインセンサ 22R、 22G、 22Bの実装上の工夫について説明する。
[0058] 一般に、 CCD (Charge Coupled Device)のラインセンサは光などの励起エネルギー を受けない素子について認識することができない。例えば、動作しない素子力 先に ついての走査がなされない。そこで、各ラインセンサ 22R、 22G、 22B力 例えば、 8 000画素 (pixel)を有し、 5KHz程度の走査レートで駆動される場合、検査対象の半 導体ゥエーハ 100の端面の撮影が可能となる 2000画素を残して他の 6000画素を 金属等の遮光板によって受光できないようにすることができる。この場合、 CCDの各 ラインセンサ 22R、 22G、 22Bは、 6000画素分の素子について認識しなくなり、実施 的に有効となる 2000画素にて 20KHzの走査レートで駆動されるようになる。

動作処理速度 = (画素数 遮光画素数)/クロック数
=有効画素数 Zクロック数 =走査レート
が成立する。検査に必要とされる画素数 (素子数)よりも多 、画素数のラインセンサを 用いる場合、上記式を目安として余分な画素に対する遮光を行なって、動作速度を 向上させることが可會となる。
[0060] CCDカメラ 20におけるレンズ 21の歪などを考慮して、 CCDカメラ 20を次のようにし て調整することができる。
[0061] まず、対象となる半導体ゥエーハ 100の CCDカメラ 20に対する相対的な位置を調 整する。この調整は、半導体ゥエーハ 100がセットされるゥエーハ回転ァライナ 10を 調整すること〖こより行なうことができる。
[0062] 撮像範囲をカバーする画素数より多い画素数の各ラインセンサを使用し、その各ラ インセンサのシェーディング、レンズ 21の被写界深度、焦点距離の調整を行なう。そ の後、その CCDカメラ 20にて撮影された映像を確認しながら、レンズ 21の歪みが発 生しない領域に各ラインセンサの使用領域を設定する。例えば、図 10 (a)に示すよう な映像信号が得られる有効長さが Laとなるラインセンサでは、その使用領域 Eaが設 定され、また、図 10 (b)に示すような信号が得られる有効長さが Lbとなるラインセンサ では、その使用領域 Ebが設定される。具体的には、使用領域 Ea、 Ebに対応する画 素位置の情報が処理ユニット 50にセットされる。これにより、処理ユニット 50は、その 使用領域 Ea、 Ebからの濃淡信号だけを処理すべき信号として取り扱う。
[0063] CCDカメラ 20をこのように調整することにより、レンズ 21に歪みがあつたとしても、そ の歪みの影響を受けることなく、各色成分にっ 、て良好な画素濃淡データを得ること ができるようになる。
[0064] 更に、 3ラインのラインセンサ 22R、 22G、 22Bを有する(3板式)の CCDカメラ 20を 使用する場合、 1ラインのラインセンサ(1板式)の CCDカメラに比べて、外乱光を受 光し易い。このため、得られる画像にその外乱光の影響が表れやすい。このような外 乱光の影響を極力低減させる観点から、図 11 (a)、(b)に示すように遮光板 120を設 けることができる。
[0065] この例では、図 12に示すように、半導体ゥエーハ 100の周端部の上斜面 102を CC Dカメラ 20にて撮影している。この場合、図 l l (a)、(b)に示すように、検査対象とな る半導体ゥエーハ 100を直径方向に横切るように遮光板 120が配置される。そして、 CCDカメラ 20が垂直方向に対して僅かに傾けた状態で撮影部位となる半導体ゥェ ーハ 100の周端部の上斜面 10に向けられる。そして、照明用の拡散光が遮光板 12 0の CCDカメラ 20側力も前記撮影部位に向けて照射される。このように遮光板 120を 設けることにより、遮光板 120を挟んで CCDカメラ 20の逆側からの外乱光が CCD力 メラ 20に入射することが防止されるので、得られる画像に対する外乱光の影響を低 減させることができる。
[0066] 次に、各色成分の画素濃淡データ R、 G、 Bから得られる色成分比を領域を評価す るパラメータとして使用することができる。
[0067] 例えば、図 13に示すように、各色成分比と欠陥との対応関係を予め保存しておき、 その色成分またはその色成分に近 、色成分の領域にっ 、ては、対応する欠陥であ ることを表す情報をモニタユニット 52に表示させるようにすることができる。このように すれば、オペレータは、容易に検査対象にどのような欠陥が含まれるかを判断するこ とがでさる。
[0068] なお、図 13に示す例では、赤 (R):緑 (G):青(B)の成分比が 90 : 5 : 5の場合は、 C MP工程での銅(Cu)の加工欠陥(Cu残渣)に対応付けられ、同成分比が 10 : 15 : 7 5の場合は、レジストの欠陥(ヒビ等)に対応付けられ、同成分比が 5 : 35 : 60の場合 には、 SiN層の不良に対応付けられている。
[0069] また、領域を構成する画素の色成分比を図 14に示すように、グラフ化してオペレー タに提示することも、更に、図 15に示すように、欠陥領域が分るように画像を表示させ ることも可能である。図 15に示す例の場合、図 13に示す赤 (R):緑 (G):青 (B)の成 分比が 90: 5: 5の領域 Dr (図 15 (a)参照)は、 Cuの残差等の R欠陥として赤 (R)の 画素濃淡データに基づいた画像において強調して示される。また、同成分比が 10 : 15 : 75の領域 Db (図 15 (c)参照)は、レジストの欠陥(ヒビ等)の B欠陥として青 (B) の画素濃淡データに基づいた画像において強調して示される。更に、同成分比が 5 : 35: 60の領域 Dg (図 15 (b)参照)は、 SiN層の不良等の G欠陥として緑 (G)の画素 濃淡データに基づいた画像において強調して示される。また、前記 Rの画素濃淡デ ータ、 Gの画素濃淡データ及び Bの画素濃淡データを合成して得られるカラー画像 データに基づいたカラー画像では、前記領域 Dr、 Dg、 Dbがそれぞれ欠陥の領域と して強調して表示される。これにより、オペレータは、表示された画像から検査対象に どのような種類の欠陥領域が含まれるかを容易に判断することができる。
産業上の利用可能性
[0070] 以上、説明したように、本発明に係る外観検査装置は、処理量の増大を極力抑え て検査対象となる物体表面の傷等の欠陥検出を適正な分解能にて行なうことができ ると共にその物体表面の膜の形成状態を判定することができるという効果を有し、半 導体ゥエーハの周端面等の検査対象となる物体表面の外観を検査する外観検査装 置として有効である。

Claims

請求の範囲
[1] 色感度特性の異なる複数のラインセンサが所定の間隔にて平行に配置され、検査 対象となる物体の表面を走査しつつ各ラインセンサ力 画素毎の濃淡信号を出力す るようにした撮像ユニットと、
前記撮像ユニットにおける各ラインセンサからの濃淡信号に基づいて前記物体表 面の状態を表す情報を生成する処理ユニットとを有し、
前記処理ユニットは、前記複数のラインセンサ力 決められた単一の基準ラインセ ンサからの濃淡信号から第 1の画素密度にて画素濃淡データを取得すると共に、前 記基準ラインセンサ以外の各ラインセンサ力 の濃淡信号力 前記第 1の画素密度 より低い第 2の画素密度にて画素濃淡データを取得する画素データ取得手段を有し 前記第 1の画素密度にて取得された画素濃淡データと前記第 2の画素密度にて取 得された画素濃淡データとに基づいて前記物体表面の状態を表す情報を生成する ことを特徴とする外観検査装置。
[2] 前記複数のラインセンサは、光の三原色それぞれの色感度特性を有する 3つのライ ンセンサを含み、緑の色感度特性を有するラインセンサが前記 3つのラインセンサの 中央に配置されたことを特徴とする請求項 1記載の外観検査装置。
[3] 前記緑の感度特性を有するラインセンサは、前記カメラの光軸上に配置されたこと を特徴とする請求項 2記載の外観検査装置。
[4] 検査対象となる物体は半導体ゥエーハであって、前記複数のラインセンサは、前記 半導体ゥエーハの面に略垂直な方向に延びるように配置され、前記半導体ゥエーハ をその面に垂直な軸を中心に回転させることにより前記半導体ゥエーハの周端面を 走査することを特徴とする請求項 1記載の外観検査装置。
[5] 前記複数のラインセンサ力 前記基準ラインセンサを選択する選択手段を有するこ とを特徴とする請求項 1記載の外観検査装置。
[6] 前記撮像ユニットは、前記複数のラインセンサからの濃淡信号に基づいて画素毎 の色を表す色信号を出力するようにし、
前記処理ユニットは、前記色信号に基づ!、て前記物体表面の状態を表す情報を生 成することを特徴とする請求項 1記載の外観検査装置。
[7] 前記処理ユニットは、前記色信号に基づいて画素色データを前記第 2の画素密度 にて取得する画素色データ取得手段を有し、
前記第 2の画素密度にて取得された画素色データに基づいて前記物体表面の状 態を表す情報を生成することを特徴とする請求項 6記載の外観検査装置。
[8] 色感度特性の異なる複数のラインセンサが所定の間隔にて平行に配置され、検査 対象となる物体の表面を走査しつつ各ラインセンサ力 画素毎の濃淡信号を出力す るようにした撮像ユニットと、
前記撮像ユニットにおける各ラインセンサからの濃淡信号に基づいて前記物体表 面の状態を表す情報を生成する処理ユニットとを有し、
前記処理ユニットは、前記複数のラインセンサそれぞれからの画素毎の濃淡信号 から、所定ライン数おきに、各ラインセンサについての走査ラインを所定ライン数ずつ ずらして画素濃淡データを取得する画素データ取得手段を有し、
前記各ラインセンサそれぞれに対応して取得される前記所定ライン数おきの画素 濃淡データに基づいて前記物体表面の状態を表す情報を生成することを特徴とする 外観検査装置 ^
