Description

Vakuumleitunq
Die Erfindung bezieht sich auf eine zweiteilige Vakuumleitung mit einem Schwingungsdämpfer zur Verringerung der Schwingungsübertragung von dem einen Teil zu dem anderen Teil der Gasleitung.
Derartige Vakuumleitungen werden in der Vakuumtechnik beispielsweise zur mechanischen Entkopplung einer Vakuumpumpe von einem an die Vakuumpumpe angeschlossenen Gerät eingesetzt, das empfindlich gegenüber Erschütterungen und Vibrationen ist. Der Schwingungsdämpfer kann auch Teil einer Vakuumpumpe mit einem Hochvakuumflansch sein, der gegenüber dem Pumpenteil durch den Schwingungsdämpfer mechanisch entkoppelt ist. In beiden Fällen dient der Schwingungsdämpfer der Verringerung der Schwingungsübertragung, um die angeschlossenen Leitungen, Behälter und Geräte vor der Einleitung unerwünschter Schwingungen zu schützen.
Aus DE 100 01 509 Al ist eine Turbomolekular-Vakuumpumpe bekannt, die einen Hochvakuumflansch aufweist, der mit Hilfe eines Schwingungsdämpfers von dem Pumpenteil entkoppelt ist, wobei der Schwingungsdämpfer aus einem Metall-Wellbalg mit einem außenseitigen stützenden Gummimantel besteht. Der Gummimantel hat insbesondere in axialer Richtung stützende Funktion und ist daher relativ steif. Die Schwingungsübertragung wird daher nur begrenzt gedämpft, was insbesondere ein an den Hochvakuumflansch angeschlossenes empfindliches Gerät, beispielsweise ein Elektronenmikroskop, in seiner Funktion erheblich beeinträchtigen kann.
Aus DE 101 19 075 Al ist eine Vakuumleitung bekannt, bei der das Dämpfungselement im wesentlichen durch ein aktiv geregeltes axiales Magnetlager gebildet wird. Zwar bietet diese Lösung vielfältige Möglichkeiten, die gewünschte Dämpfung einzustellen, jedoch ist diese Lösung mit erheblichem technischen Aufwand und Kosten verbunden. Da ein Magnetlager nicht gasdicht ausgebildet sein kann, wird die Gasleitung durch einen Metall-Wellbalg gebildet.
Die Verwendung eines metallischen Wellbalges oder eines Membranfederbalges als Gasleitung ist nachteilig, da diese Bauteile praktisch keine eigene innere Dämpfung aufweisen. Ferner müssen sie axial in beiden Richtungen gestützt werden, da sie nicht in der Lage sind, den Differenzdruck zwischen dem Vakuum und der Atmosphäre in axialer Richtung unter Beibehaltung einer noch akzeptablen Schwingungsentkopplung zu kompensieren. Zwar bieten Membranfederbalge und Wellbalge aus vakuumtechnischer Sicht eine hervorragende Abdichtung, jedoch verschlechtern sie die mechanische Entkoppelung der durch sie verbundenen Teile. Aufgabe der Erfindung ist es dem gegenüber, eine schwingungsgedämpfte Vakuumleitung bzw. eine Vakuumpumpe mit schwingungsgedämpftem Hochvakuumflansch zu schaffen, die technisch einfach aufgebaut ist und ein gutes Dämpfungsvermögen aufweist.
Diese Aufgabe wird erfindungsgemäß gelöst mit einer Vakuumleitung bzw. einer Vakuumpumpe mit den Merkmalen des Patentanspruches 1 bzw. 10.
Bei der erfindungsgemäßen Vakuumleitung bzw. der erfindungsgemäßen Vakuumpumpe ist der Schwingungsdämpfer als Gas-Dämpfungselement ausgebildet. Die Gasdämpfung bzw. Gasfederung weist prinzipbedingt hervorragende Dämpfungseigenschaften auf, die eine um ein Vielfaches verbesserte Dämpfung eines Gasleitungsteiles gegenüber dem anderen Gasleitungsteil bzw. des Hochvakuumflansches gegenüber dem Pumpenteil der Vakuumpumpe ermöglicht. Durch die Einstellung des Gasdruckes und die Wahl des Dämpfergases kann das Dämpfungsverhalten in weiten Bereichen entsprechend der Anwendung eingestellt werden.
Vorzugsweise ist das elastische Dämpfungselement zwischen zwei axialen Stützflächen angeordnet, wobei das Dämpfungselement einen Hohlraum aufweist, der mit einem Dämpfergas gefüllt ist. Das Dämpfungselement ist elastisch, besteht beispielsweise aus einem elastischen Kunststoff, aus Kautschuk oder einem anderen elastischen Material. Grundsätzlich ist auch denkbar, das Dämpfungselement aus einem dünnen Blechkörper zu bilden, der mit Gas gefüllt ist. Das elastische Dämpfungselement bildet den Hohlraum alleine oder zusammen mit einem Teil oder beiden Teilen der Vakuumleitung bzw. der Vakuumpumpe, die einen Teil der Holraum-Wand bilden können, während das elastische Teil nur die Zwischenräume zwischen den Teilen schließt.
Gemäß einer bevorzugten Ausgestaltung bildet das Dämpfungselement eine Gasleitung. Auf eine separate Gasleitung zur axialen Überbrückung des Dämpfungselementes kann verzichtet werden. Das Dämpfungselement übernimmt neben der Dämpfung auch die Funktion der Gasleitung bzw. der Abdichtung des Vakuums in dem Gasleitungs-Verlauf gegenüber der Umgebung. Das Dämpfungselement übernimmt also sowohl alleine die Abdichtung in diesem Abschnitt als auch die Dämpfung. Auf einen Wellbalg oder Membranfederbalg wird in diesem Bereich daher verzichtet. Hierdurch wird die Schwingungsentkopplung erheblich verbessert.
Vorzugsweise ist das Dämpfungselement als ringförmiger toroider Dämpferschlauch zwischen den beiden ringscheibenförmigen Stützflächen ausgebildet. Der ringförmige Dämpferschlauch ist relativ einfach herzustellen und wird aufgrund des Druckunterschiedes innerhalb und außerhalb der Gasleitung axial von den beiden Stützflächen komprimiert. Der Dämpferschlauch wird radial fixiert durch die Haftreibung zwischen dem Dämpferschlauch und den jeweiligen ringscheibenförmigen Stützflächen. Der Dämpferschlauch kann jedoch auch mit den Stützflächen verklebt, verklemmt oder auf andere Weise, vorzugsweise gasdicht, mit ihnen verbunden sein.
Gemäß einer bevorzugten Ausgestaltung ist ein feststehendes Radialstützelement zur radialen Abstützung des Dämpferschlauches nach radial innen vorgesehen. Das Radialstützelement kann beispielsweise als zylinderförmige Wand ausgebildet sein, die radial innenseitig des Dämpferschlauches angeordnet ist und ein durch den Druckunterschied verursachtes Verformen des Dämpferschlauches nach radial innen verhindert. Das Radialstützelement ist in diesem Fall an einem der beiden Leitungs-Teile fixiert bzw. an dem Pumpenteil oder dem Hochvakuumflansch fixiert. Das Radialstützelement kann auch in Form von kammartig angeordneten Axialzähnen ausgebildet sein, die an beiden Gasleitungsenden befestigt sind und abwechselnd axial ineinander greifen. Auf diese Weise wird der Dämpferschlauch nach radial innen abgestützt, jedoch die Reibungsfläche zwischen dem Dämpferschlauch und dem Radialstützelement auf ein Mindestmaß reduziert. Vorzugsweise wird der Hohlraum des Dämpfungselementes teilweise mit einer Flüssigkeit und/oder einer feinkörnigen Substanz gefüllt. Durch Zugabe einer Flüssigkeit und/oder einer feinkörnigen Substanz zusätzlich zu dem Dämpfergas in den Hohlraum können die Dämpfungseigenschaften des Dämpfungselementes gezielt beeinflusst werden. Als Flüssigkeit eignen sich Flüssigkeiten verschiedener Viskositäten. Als feinkörnige Substanz kann Sand oder Granulat dienen. Auf diese Weise können bestimmte Schwingungsfrequenzen gezielt gedämpft werden.
Gemäß einer bevorzugten Ausgestaltung ist die Füllhöhe der Flüssigkeit in dem Hohlraum derart, dass das Dämpfergas ausschließlich in einem Bereich oberhalb des radialstützflächenfreien Bereichs liegt. Der Dämpfungselement-Hohlraum bzw. der Dämpferschlauch wird also bis zu seiner Dichthöhe mit einer Flüssigkeit, beispielsweise mit Öl, gefüllt.
Die Flüssigkeit dient der verbesserten Gasabdichtung des Dämpfungselementes. Dies ist dann erforderlich, wenn das Dämpfungselement nicht aus Metall, sondern aus einem Kunststoff oder Gummi besteht. Leichte kleinmolekulare Gase diffundieren durch Gummi- und Kunststoffwände hindurch und könnten innerhalb der Gasleitung den Druck erhöhen. Die Füllhöhe der Flüssigkeit in dem Dämpfungselement-Hohlraum bzw. in dem Dämpferschlauch ist daher derart, dass das Dämpfergas ausschließlich oberhalb eines radial nicht abgeschirmten Bereiches des Dämpfungselementes bzw. des Dämpferschlauches liegt. In dem abgeschirmten Bereich dichtet die Abschirmung das Dämpfungselement bzw. den Dämpferschlauch zusätzlich ab, so dass in diesem Bereich kein Gas durch die Wand des Dämpfungselementes bzw. des Dämpferschlauches in die Gasleitung hinein diffundieren kann.
Um die Beweglichkeit der beiden Leitungs-Teile bzw. des Hochvakuumflansches gegenüber dem Pumpenteil sicherzustellen, ist ein radial nicht abgeschirmter Bereich des Dämpfungselementes bzw. des Dämpferschlauches unvermeidlich. Dieser Bereich des Hohlraumes des Dämpfungselementes bzw. des Dämpferschlauches ist mit der gasabdichtenden Flüssigkeit gefüllt. Damit verlängert sich der Diffusionsweg für Gas durch die Wand des Dämpfungselementes bzw. des Dämpferschlauches erheblich, da das Gas nicht senkrecht zu der Wand des Dämpfungselementes durch dieses hindurchtreten kann, sondern zunächst einen relativ langen Weg innerhalb der Wand in ihrer Erstreckungsrichtung nehmen muss. Hierdurch wird die Dichtigkeit des Dämpfungselementes erheblich verbessert, was bei Hochvakuumanwendungen unter Umständen unerlässlich ist.
Vorzugsweise weist das Dämpfungselement einen Gasanschluss auf, durch den Dämpfergas in den Hohlraum eingefüllt, oder aus diesem abgelassen werden kann. Ein ständiges Nachfüllen mit Dämpfergas kann schon deshalb erforderlich sein, weil bei Kunststoff- oder Gummi-Dämpfungselementen geringe Diffusionsverluste unvermeidlich sind. An den Gasanschluss kann eine Pumpe angeschlossen werden, die je nach Anforderung den Gasdruck in dem Dämpfungselement erhöht oder verringert, oder aber andere Dämpfungseigenschaften durch das Einfüllen bestimmter, die Dämpfungseigenschaften verändernder Fluide an die jeweiligen Randbedingungen anpasst.
Die erfindungsgemäße Vakuumpumpe ist bevorzugt als Turbomolekularpumpe ausgebildet. Hochvakuum-Turbomolekularpumpen laufen mit hohen Drehzahlen von mehreren 10.000 Umdrehungen pro Minute und erzeugen dabei hochfrequente mechanische Schwingungen, die schädlich sind für an den Hochvakuumflansch angeschlossene Elektronenmikroskope, Massenspektrometer etc. Die erfindungsgemäße Dämpfung mit einem einen Hohlraum aufweisenden Dämpfungselement ist daher zur mechanischen Entkopplung des Hochvakuumflansches einer Hochvakuum-Turbomolekularpumpe besonders gut geeignet, die an den Hochvakuumflansch angeschlossenen mechanisch empfindlichen Geräte zu schützen vor den hochfrequenten Schwingungen, die im Pumpenteil der Turbomolekularpumpe generiert werden.
Einige Ausführungsbeispiele der Erfindung werden in den Figuren näher erläutert. Es zeigen:

Fig. 5 ein drittes Ausführungsbeispiel einer Vakuumleitung mit einem gestützten und mit einer Flüssigkeit gefülltem Dämpferschlauch.
In den Figuren 1 und 2 ist eine Vakuumpumpe 10, 12 dargestellt, die jeweils als Hochvakuum-Turbomolekularpumpe ausgebildet ist. Jede der Vakuumpumpen 10, 12 weist jeweils einen Hochvakuumflansch 14 auf, an den sich ein Hochvakuum-Rezipient, ein Elektronenmikroskop, ein Massenspektrometer oder ein anderes Vakuum-Bauteil anschließen lässt.
Die Vakuumpumpen 10, 12 lassen sich funktional in einen Pumpenteil 16 und in einen beweglichen Teil 18, 20 aufteilen, der den Pumpenteil 16 mit dem Hochvakuumflansch 14 gasdicht und dämpfend verbindet. In dem ersten Ausführungsbeispiel der Vakuumpumpe 10 ist dem beweglichen Teil 18 ein als Schwingungsdämpfer wirkendes elastisches Dämpfungselement 30 angeordnet, das axial zwischen zwei in einer Querebene liegenden Stützflächen 32, 34 angeordnet ist. Das Dämpfungselement 30 weist einen Hohlraum 36 auf, der mit einem Dämpfergas gefüllt ist. Das Dämpfungselement 30 wird von einem ringförmig geschlossenen toroidalen Dämpferschlauch 38 gebildet, der eine relativ dünne Schlauchwand 40 aus einem elastischen Material, beispielsweise aus einem gummielastischen Kunststoff oder aus Gummi, besteht.
Das Dämpfungselement 30 weist einen Gasanschluss 42 auf, an den ein Dämpfergas-Speicher 44 angeschlossen ist, so dass über eine Dämpfergas- Pumpe 46 Dämpfergas in das Dämpfungselement 30 eingefüllt werden, oder aus ihm abgesaugt und gespeichert werden kann. Hierdurch lässt sich der Dämpfungsgrad bzw. der Dämpfungsweg einstellen.
Das Dämpfungselement 30 ist von einem topfförmigen Gehäuse 48 umgeben, mit dem das Dämpfungselement 30 verklebt oder auf andere Weise verbunden ist. Das topfförmige Gehäuse 48 ist starrer Bestandteil des beweglichen Teiles 18. Das topfförmige Gehäuse 48 hält das Dämpfungselement 30 in seiner Position, und verhindert dadurch, dass das Dämpfungselement 30 aufgrund der Druckunterschiede nach radial innen gedrückt wird.
Das Dämpfungselement 30 der Vakuumpumpe 10 der Fig. 1 wirkt als Gasleitung, d. h. es dichtet vollständig ab, so dass eine separate Gasleitung nicht erforderlich ist.
Bei dem in der Fig. 2 dargestellten zweiten Ausführungsbeispiel einer Vakuumpumpe 12 ist demgegenüber als separate Gasleitung 70 ein Metall- Wellbalg 72 vorgesehen, der zum einen die gasdichte Abdichtung sicherstellt und zum anderen zusätzlich das Dämpfungselement 30 radial innenseitig abstützt. Sowohl dem beweglichen Teil 18, 20 als auch dem Pumpenteil 16 ist jeweils ein in einer Horizontalebene liegender ringförmiger Flansch 78, 79 zugeordnet, der zur Hubbegrenzung eine Halteschraube 80 an einem Flansch aufweist, die in einer Öffnung 81 des anderen Flansches 79 axial, lateral und in Umfangsrichtung nur begrenzt beweglich ist.
In den Figuren 3 - 5 sind jeweils Abschnitte einer Vakuumleitung 100, 110, 120 dargestellt, die eine jeweils verschiedene Anordnung eines als Dämpferschlauch ausgebildeten Dämpfungselementes zeigen.
Das erste Ausführungsbeispiel einer Vakuumleitung 100, das in der Fig. 3 dargestellt ist, stellt eine einfache Form der erfindungsgemäßen Vakuumleitung dar. Als elastisches Dämpfungselement 102 dient ein Dämpferschlauch 104, der zwischen den Stützflächen 106, 108 der Stützflansche 110, 112 der beiden aneinander angrenzenden und zueinander begrenzt beweglichen Teile 114, 116 angeordnet ist. Der ringförmige toroidale Dämpferschlauch 104 wird in axialer Richtung durch die zwischen der Außenseite der Vakuumleitung 100 und dem Inneren der Vakuumleitung 100 herrschende Druckdifferenz axial zusammengedrückt. Durch die Haftreibung zwischen dem Dämpferschlauch 104 und den Stützflächen 106, 108 wird der Dämpferschlauch 104 daran gehindert, radial nach innen gedrückt zu werden. Der Dämpferschlauch 104 kann jedoch auch zur Erhöhung der Befestigungssicherheit jeweils mit der angrenzenden Stützfläche 106, 108 verklebt oder auf andere Weise gasdicht verbunden sein.
In der Fig. 4 ist ein zweites Ausführungsbeispiel einer Vakuumleitung 120 dargestellt. Das elastische Dämpfungselement 122 ist im Querschnitt stufenförmig ausgebildet, wobei der vertikale Abschnitt 123 eine größere Breite aufweist als die Höhe des horizontalen oberen Abschnittes 124. Das Dämpfungselement 122 ist als relativ dünnwandiger Dämpferschlauch 126 mit treppenförmigem Querschnittsprofil ausgebildet. Zwischen dem Dämpferschlauch 126 und den ebenfalls treppenartigen Flanschanordnungen 128, 130 der beiden Gasleitungs-Teile 132, 134 sind ringscheibenförmige Stützflächen 136, 138 ausgebildet, an denen der Dämpferschlauch 126 axial abgestützt ist. Der Dämpferschlauch 126 kann bei dieser Anordnung nicht in das Gasleitungs-Innere gezogen werden, da hierfür eine Volumenverringerung des Dämpferschlauches 126 erforderlich wäre. Die Dämpferschlauchwände im vertikalen Abschnitt 123 des Dämpferschlauches 126 könnten so dick ausgebildet werden, dass sie nicht durch den horizontalen Zwischenraum im oberen Querbereich 124 zwischen den beiden Teilen 132, 134 hindurch passen. Diese Konstruktion hat neben einer guten Axialdämpfung ferner den Vorteil, dass sie eine gute Dämpfung in radialer Richtung zur Verfügung stellt.
In dem in der Fig. 5 dargestellten dritten Ausführungsbeispiel einer Vakuumleitung 140 weist der obere Teil 142 in seiner Flanschanordnung eine axial zum anderen unteren Teil 144 öffnende ringnutförmige Schlauchnut 146 auf. Der das Dämpfungselement 148 bildende Dämpferschlauch 150 ist im Querschnitt hutartig ausgebildet, wobei der Krempen-Abschnitt 152 des Dämpferschlauches 148 aus der Schlauchnut 146 axial nach unten und radial nach innen und außen herausragt.
Der Dämpferschlauch 150 ist in seinem oberen Bereich 154 mit Dämpfergas gefüllt und ist in seinem unteren Bereich mit einer Flüssigkeit 156 gefüllt. Die Füllhöhe der Flüssigkeit 156 ist derart, dass das Dämpfergas ausschließlich oberhalb des radial nicht abgeschirmten Bereiches des Dämpferschlauches 150 liegt. Auf diese Weise wird die Permeation von Dämpfergas durch die Dämpferschlauch-Wand hindurch in das Leitungsinnere erheblich verringert. Als Dicht-Flüssigkeit 156 wird beispielsweise Öl verwendet.
Die am Beispiel der Vakuumleitungen 100, 120, 140 dargestellten Anordnungen können selbstverständlich auch bei der in den Figuren 1 und 2 dargestellten Vakuumpumpe realisiert sein, was auch umgekehrt gilt. Die Dämpfungselemente können selbstverständlich grundsätzlich auch durch gummielastische Abschnitte gebildet werden, die mit entsprechenden Gehäuseabschnitten verklebt sind, so dass der eigentliche Hohlraum sowohl durch Gehäuseabschnitte als auch durch gummielastische flexible Abschnitte gebildet wird. Auf diese Weise kann ebenfalls ein geschlossener Hohlraum gebildet werden, ohne dass das elastische Dämpfungselement in sich geschlossen ausgebildet sein muss.

Claims

Patentansprüche
1. Vakuumleitung (100) mit einem Schwingungsdämpfer zur Verringerung der Schwingungsübertragung von einem Teil (114) zu einem anderen Teil (116) der Vakuumleitung (100),
d a d u r c h g e k e n n z e i c h n e t,
dass der Schwingungsdämpfer als Gas-Dämpfungselement (102) ausgebildet ist.
2. Vakuumleitung (100) nach Anspruch 1, dadurch gekennzeichnet, dass das elastische Dämpfungselement (102) zwischen zwei Stützflächen (106, 108) angeordnet ist, wobei das Dämpfungselement (102) einen Hohlraum (103) aufweist, der mit einem Dämpfergas gefüllt ist.
3. Vakuumleitung nach Anspruch 1 oder 2, dadurch gekennzeichnet, dass das Dämpfungselement (102) eine Gasleitung bildet.
4. Vakuumleitung nach einem der Ansprüche 1 - 3, dadurch gekennzeichnet, dass das Dämpfungselement (102) von einem ringförmigen Dämpferschlauch (104) zwischen den beiden axialen ringförmigen Stützflächen (106, 108) gebildet wird.
5. Vakuumleitung nach einem der Ansprüche 1- 4, dadurch gekennzeichnet, dass an einem der beiden Vakuumleitungs-Teile (114, 116) ein Radialstützelement (105, 107) zur radialen Abstützung des Dämpfungselementes (102) vorgesehen ist.
6. Vakuumleitung nach einem der Ansprüche 2 - 5, dadurch gekennzeichnet, dass der Hohlraum des Dämpfungselementes (148) teilweise mit einer Flüssigkeit (156) gefüllt ist.
7. Vakuumleitung nach Anspruch 6, dadurch gekennzeichnet, dass die Füllhöhe der Flüssigkeit (156) mindestens so hoch ist, dass das Dämpfergas ausschließlich in einem Bereich oberhalb eines radial nicht abgeschirmten Bereichs des Dämpferelements (148) liegt.
8. Vakuumleitung nach einem der Ansprüche 2 - 7, dadurch gekennzeichnet, dass der Hohlraum (103) des Dämpfungselementes (102) teilweise mit einer feinkörnigen Substanz gefüllt ist.
9. Vakuumleitung nach einem der Ansprüche 1 - 8, dadurch gekennzeichnet, dass das Dämpfungselement (32) einen Gasanschluss (42) aufweist.
10. Vakuumpumpe (10) mit einem Hochvakuumflansch (14) und einem Schwingungsdämpfer zur Verringerung der Schwingungsübertragung zwischen einem Pumpenteil (16) und dem Hochvakuumflansch (14),
d a d u r c h g e k e n n z e i c h n e t,
dass der Schwingungsdämpfer als Gas-Dämpfungselement (30) ausgebildet ist.
11. Vakuumpumpe (10) nach Anspruch 10, wobei die Vakuumpumpe (10) eine Hochvakuum-Turbomolekularpumpe ist.
12. Vakuumpumpe (10) nach der Anspruch 10 oder 11, gekennzeichnet durch die Merkmale einer der Ansprüche 2 - 9.
