Abstract
従来では得ることが困難な、優れた低比誘電率と低線膨張率とを両立した材料であるフッ素樹脂多孔質体、それを用いた金属層付多孔質体及び配線基板を得るため、フッ素樹脂マトリックスと、該フッ素樹脂マトリックスに分散した中空無機粒子とを備え、上記フッ素樹脂マトリックスが多数の空孔を有するフッ素樹脂多孔質体を提供する。
Description
本発明は、従来では得ることが困難な、優れた低比誘電率と低線膨張率とを両立した材料であるフッ素樹脂多孔質体、それを用いた金属層付多孔質体及び配線基板に関するものである。
電子技術の発達により、高周波帯域を使用するコンピュータや移動通信機器等の電子機器が増加しつつある。このような電子機器に用いられる高周波用配線基板には、一般的に低比誘電率材料が求められ、低比誘電率の樹脂材料としては、例えば、ポリエチレン、ポリプロピレン、ポリスチレン、ポリテトラフルオロエチレン等の非極性の高分子樹脂材料が挙げられる。
しかし、上記樹脂材料は線膨張率が高く、基板上に形成される金属配線材料の線膨張率と大きく異なるため、線膨張率差による配線の剥離、切断等の問題がある。
上記線膨張率の低下を図るため、無機粉末の充填やガラスクロス強化等の線膨張率の低い無機物を利用する手法がある。その一方、一般に無機物は比誘電率が高いことから、得られる材料の比誘電率が高くなるという問題もある。
そこで、粒子の中心部分が中空の中空無機粒子を用いて、低比誘電率であるとともに線膨張率の低い基板を作製する技術が提案されている(特許文献1)。
しかしながら、この技術を用いても最も低い比誘電率が1.94程度に留まり、その他の技術でも、これより低い比誘電率の材料を得ることは非常に困難であることから、さらなる低比誘電率化が長年望まれている。
本発明ではこのような事情に鑑みなされたもので、従来では得ることが困難な、優れた低比誘電率と低線膨張率とを両立した材料を提供する。
本発明は、フッ素樹脂マトリックスと、該フッ素樹脂マトリックスに分散した中空無機粒子とを備え、上記フッ素樹脂マトリックスが多数の空孔を有するフッ素樹脂多孔質体を第1の要旨とする。
また、本発明は、上記フッ素樹脂多孔質体の少なくとも一つの面に金属層を有する金属層付多孔質体を第2の要旨とし、この金属層付多孔質体の金属層がパターニング処理されている配線基板を第3の要旨とする。
本発明者らは、低比誘電率と低線膨張率とはトレードオフの関係にあり、低比誘電率と低線膨張率の両立が困難であるという長年にわたる課題に着目し、低比誘電率と低線膨張率の両立を目指して鋭意研究を行った。その結果、有機/無機コンポジット技術において材料の空孔率を制御することを想起し検討を重ねた所、フッ素樹脂マトリックスと、中空無機粒子とを備え、上記フッ素樹脂マトリックスが多数の空孔を有するフッ素樹脂多孔質体が、本来トレードオフの関係にある低比誘電率と低線膨張率とを両立できるものであることを見出した。
本発明のフッ素樹脂多孔質体は、フッ素樹脂マトリックスと、該フッ素樹脂マトリックスに分散した中空無機粒子とを備え、上記フッ素樹脂マトリックスが多数の空孔を有することから、優れた低比誘電率と低線膨張率とを両立することができる。
そして、上記フッ素樹脂多孔質体の周波数10GHzにおける比誘電率が1.6~1.9であると、得られる製品の精度が優れるようになる。
また、上記フッ素樹脂多孔質体の線膨張率が40~60ppm/Kであると、得られる製品の信頼性が優れるようになる。
上記フッ素樹脂マトリックスの空孔が、揮発性添加剤の揮発痕であると、工業生産性に優れるようになる。
上記フッ素樹脂マトリックスの空孔の平均孔径が10~1000nmであると、より低比誘電率に優れるようになる。
上記中空無機粒子の耐圧強度が30MPa以上であると、中空構造が損なわれにくく、より一層低比誘電率に優れるようになる。
上記フッ素樹脂多孔質体の少なくとも一つの面に金属層を有すると、低比誘電率と低線膨張率に優れる、基板材料としての金属層付多孔質体が得られるようになる。
上記金属層付多孔質体の金属層がパターニング処理されていると、信頼性の優れた配線基板が得られるようになる。
つぎに、本発明の実施の形態について詳しく説明する。ただし、本発明は、この実施の形態に限定されるものではない。
本発明のフッ素樹脂多孔質体は、図1に例示するように、フッ素樹脂マトリックス1と、該フッ素樹脂マトリックス1に分散した中空無機粒子3とを備え、上記フッ素樹脂マトリックス1が多数の空孔2を有する。以下各構成について順に説明する。
<フッ素樹脂マトリックス>
本発明において、フッ素樹脂マトリックスを構成するフッ素樹脂とは、フッ素原子を含む樹脂であれば特に限定されるものではないが、系全体の比誘電率の低下を図る点から、フッ素樹脂の周波数10GHzにおける比誘電率は、2.6以下であることが好ましい。本明細書においてマトリックス(Matrix)とは、中空無機粒子を分散して保持する母材をいう。
本発明において、フッ素樹脂マトリックスを構成するフッ素樹脂とは、フッ素原子を含む樹脂であれば特に限定されるものではないが、系全体の比誘電率の低下を図る点から、フッ素樹脂の周波数10GHzにおける比誘電率は、2.6以下であることが好ましい。本明細書においてマトリックス(Matrix)とは、中空無機粒子を分散して保持する母材をいう。
このような比誘電率が2.6以下のフッ素樹脂としては、例えば、ポリテトラフルオロエチレン(PTFE)、テトラフルオロエチレン・パーフルオロアルキルビニルエーテル共重合体(PFE)、テトラフルオロエチレン・ヘキサフルオロプロピレン共重合体(FEP)等があげられる。これらのフッ素樹脂は、単独でもしくは2種以上併せて用いることができる。また、上記フッ素樹脂には、比誘電率を大きく上昇させない範囲で、他の樹脂を混合して用いてもよい。
また、フッ素樹脂は、親水性表面との親和性が低く、無機物である中空無機粒子との接着性が得られにくいことから、接着性を向上させるために、樹脂の一部又は全部が変性されたフッ素樹脂を用いてもよい。
ここで空孔とは、フッ素樹脂マトリックス中に存在する空隙であれば、形状は球でも不定形でもよく、特に限定されるものではないが、好ましくは、配線基板作製時の金属層をエッチングによりパターニング処理する際に、エッチング液の裏抜けを防止する点から、非貫通孔を含むことが好ましい。
上記フッ素樹脂マトリックスに空孔を開ける方法としては、例えば、レーザー等で物理的に空孔を空ける方法、フッ素樹脂に揮発性添加剤を混合し該揮発性添加剤を揮発させることにより空孔を形成する方法、すなわち揮発性添加剤の揮発痕による空孔を形成する方法等があげられるが、特に揮発性添加剤の揮発痕による空孔を形成する方法であることが、工業生産性に優れる点で好ましい。
空孔の平均孔径は、10~1000nmであることが好ましく、フッ素樹脂多孔質体の機械特性を低下させない点から、さらに50~500nmであることが好ましい。メッキ液がフッ素樹脂多孔質体中に侵入し配線加工ができなくなるトラブルを防止する効果が期待できることから、平均孔径が小さいことが好ましい。
上記平均孔径は、走査型電子顕微鏡(SEM)等による直接観測によって複数の空孔(100個)の孔径を求め、その平均値を平均孔径とする。
上記揮発性添加剤は、フッ素樹脂に対して膨潤性があり、沸点が300℃以下の液体が好ましく、例えば、ポリエチレングリコール、エステル、イソパラフィン系炭化水素、ヘキサン等の低分子量の炭化水素が挙げられ、特に、イソパラフィン系炭化水素が好ましい。これら揮発性添加剤は、単独でもしくは2種以上併せて用いることができる。
揮発性添加剤の配合量は、フッ素樹脂100重量部に対して30~150重量部であることが好ましく、さらに80~120重量部であることが好ましい。揮発性添加剤配合量が少なすぎると、空孔率が小さくなり比誘電率が充分に小さくならない傾向があり、多すぎると、製造上の問題が生じる傾向がある。
マトリックス中の空孔率は、マトリックス中の空孔の分散性の点から、5%以上、さらに10%以上、特に20%以上であることが好ましい(通常90%以下)。
<中空無機粒子>
つぎに、本発明のフッ素樹脂多孔質体を構成する中空無機粒子について説明する。
中空無機粒子とは、粒子中心部に中空構造を持つ、比誘電率の低い無機粒子をいう。中空無機粒子の材質としては、例えば、ガラス、シリカ、セラミック、ジルコニア、これらの混合物等が挙げられ、中でもガラスが低比誘電率の点から好ましい。これら中空無機粒子は、単独でもしくは2種以上併せて用いることができる。
つぎに、本発明のフッ素樹脂多孔質体を構成する中空無機粒子について説明する。
中空無機粒子とは、粒子中心部に中空構造を持つ、比誘電率の低い無機粒子をいう。中空無機粒子の材質としては、例えば、ガラス、シリカ、セラミック、ジルコニア、これらの混合物等が挙げられ、中でもガラスが低比誘電率の点から好ましい。これら中空無機粒子は、単独でもしくは2種以上併せて用いることができる。
中空無機粒子の周波数10GHzにおける比誘電率は、1.9以下であることが好ましく、さらに1.7以下であることが好ましい。上記比誘電率が高すぎると、得られる多孔質体の比誘電率が高くなり、所望の低比誘電率を得にくい傾向がある。
中空無機粒子の耐圧強度は、30MPa以上であることが好ましく、さらに35MPa以上、特に100MPa以上であることが好ましい。上記耐圧強度が低すぎると、製造中に中空無機粒子の割れが発生し、中空構造が損なわれる傾向がある。中空構造が損なわれると、系全体の比誘電率が高くなり所望の比誘電率が得られないことになる。
一方、上記耐圧強度の上限は通常200MPaであり、190MPa以下であることが好ましい。耐圧強度を高くすると、中空構造の壁面の厚みが厚くなるため、中空構造の中に含まれる空気量が少なくなり、所望の低比誘電率が得にくい傾向がある。
耐圧強度は、ASTM D 3102-78で定義されており、グリセリンの中に中空無機粒子を適量入れ加圧し、中空無機粒子が破砕され体積が10%減少した圧力を耐圧強度とする。
中空無機粒子のメジアン径(d50)が、10μm以上であることが低比誘電率化の点から好ましい。メジアン径の上限は、通常70μmである。メジアン径が大きすぎると、中空構造が損なわれやすい傾向がある。上記メジアン径の測定は、レーザー回折・散乱式粒子径分布測定装置を用いて測定することができる。
中空無機粒子中の無機量が、10~30体積%であることが、得られる材料の低比誘電率化の点から好ましく、さらに15~25体積%であることが好ましい。
中空無機粒子の表面に予めカップリング処理やフッ素処理を行うことが、フッ素樹脂と中空無機粒子の密着性を高め、線膨張率を抑えることができる点で好ましい。
上記カップリング処理に用いるカップリング剤としては、中空無機粒子を表面修飾しやすい点でチタンカップリング剤、シランカップリング剤等がより好ましく、特に中空無機粒子とより反応しやすい点でシランカップリング剤が好ましい。これらカップリング剤は単独でもしくは2種以上併せて用いることができる。
また、上記フッ素処理は、液状、粒子状等のフッ素樹脂を用いて、中空無機粒子を表面処理することをいう。中空無機粒子と含フッ素化合物との間に、化学的相互作用及び化学的結合の少なくとも一方が生じていることが好ましい。
中空無機粒子は、調製することもできるが、市販品を利用することができる。中空無機粒子は、例えば、中空ガラス微小球、及び中空セラミック微小球、シリカ微小球、ボロシリケート微小球等が市販されており、中でも、中空ガラス微小球及び中空セラミック微小球が好ましく、さらに中空ガラス微小球が本発明において使用するのに好適である。これら中空無機粒子は単独でもしくは2種以上併せて用いることができる。
市販品の代表的なものとしては、例えば、3M社製「iM16K」、「iM30K」、「S60HS」、「VS5500」等、コーニング・グラス・ワークス社製「Corning VYCOR 7930」、エマーソン&カミング社製「SIエココスフイヤー」、ハービソン-ウオーカー社製「GP-7I」等が挙げられる。
中空無機粒子の含有量は、得られるフッ素樹脂多孔質体の40~80体積%であることが好ましく、さらに50~70体積%であることが好ましい。上記含有量が少なすぎると、比誘電率が充分に低くならない傾向があり、一方、多すぎると、シート化する等の成形が困難になる傾向がある。
本発明においては、本発明のフッ素樹脂多孔質体の物性を損ねない範囲で、任意成分として補助成分を含んでいてもよい。
<フッ素樹脂多孔質体>
次に、本発明のフッ素樹脂多孔質体を製造する方法の好適な一例について説明する。
本発明のフッ素樹脂多孔質体の製造方法は、例えば、
(I)フッ素樹脂と、中空無機粒子と、揮発性添加剤とを含む組成物を混合し、ペーストを調製する工程と、
(II)上記ペーストを圧延成形する工程と、
(III)上記揮発性添加剤を除去する工程と、を備えている。
次に、本発明のフッ素樹脂多孔質体を製造する方法の好適な一例について説明する。
本発明のフッ素樹脂多孔質体の製造方法は、例えば、
(I)フッ素樹脂と、中空無機粒子と、揮発性添加剤とを含む組成物を混合し、ペーストを調製する工程と、
(II)上記ペーストを圧延成形する工程と、
(III)上記揮発性添加剤を除去する工程と、を備えている。
これによって、図1に示す、フッ素樹脂マトリックス1中に、中空無機粒子3が分散するとともに複数の空孔2が形成されたフッ素樹脂多孔質体が得られる。
工程(I)のペーストの調製において、フッ素樹脂と、中空無機粒子と、揮発性添加剤とを含む組成物を混合する場合、該組成物は、フッ素樹脂、中空無機粒子及び揮発性添加剤のみからなる場合以外に、フッ素樹脂、中空無機粒子及び揮発性添加剤と他の補助成分とを組み合わせる場合も含める趣旨である。
次に、工程(II)において、最終的に目的とする厚さ(例えば、0.1~2mm程度の厚さ)の成形体を作製し、その後、工程(III)で揮発性添加剤を除去することによって、本発明のフッ素樹脂多孔質体を得ることができる。工程(III)における揮発性添加剤の除去は、使用する揮発性添加剤に応じて公知の方法から適宜選択された方法にしたがって、実施することができるが、中でも、圧延して得られるシート状物(「フィルム状物」と言うことがある)を加熱して、揮発性添加剤を揮発させることが好ましい。
上記工程(III)では、PTFEの焼成温度範囲内の温度(例えば、300~500℃)で焼結することが好ましい。
また、金属層付多孔質体を製造する場合は、上記工程(I)~(III)により得られたフッ素樹脂多孔質体の少なくとも一つの面に金属層を設ける工程(IV)を有する(図2参照、なお図2はフッ素樹脂多孔質体の上下両面に金属層を設けている)。さらに、配線基板を製造する場合は、上記金属層付多孔質体の金属層をパターニング処理する工程(V)を有する(図3参照)。
上記工程(IV)のフッ素樹脂多孔質体の少なくとも一つの面に金属層を設ける工程としては、例えば、銅箔などの金属箔を貼り合せる方法、ラミネートする方法、金属物質を用いてスパッタリングやメッキをする方法等が挙げられ、中でも均一な厚みの金属層を形成する点からラミネート方法が好ましく用いられる。
上記金属層の金属としては、例えば、金、銀、白金、銅、アルミニウム及びこれらの合金等が挙げられ、中でも銅が好ましく用いられる。これら金属は単独でもしくは2種以上併せて用いることができる。金属層の厚みは、好ましくは5~50μmである。
フッ素樹脂多孔質体がシート状物の場合、金属層はシートの片面又は両面に設けることできる。上記工程(V)の配線を形成するパターニング処理方法としては、フォトレジスト等を用いたアディティブ(Additive)法や、エッチングによるサブトラクティブ(Subtractive)法が挙げられる。
以上のようにして、本発明のフッ素樹脂多孔質体を得ることができるが、フッ素樹脂多孔質体の製造方法は上記に限られるものではない。
本発明のフッ素樹脂多孔質体は、良好な低比誘電率と低線膨張率とを両立する。
具体的には、フッ素樹脂多孔質体の周波数10GHzにおける比誘電率は、1.6~1.9であることが、得られる製品の精度の点から好ましく、さらに1.85以下、特に1.70以下であることが好ましい。上記比誘電率は、測定周波数を10GHzとし、空洞共振器接動法で求められる。
具体的には、フッ素樹脂多孔質体の周波数10GHzにおける比誘電率は、1.6~1.9であることが、得られる製品の精度の点から好ましく、さらに1.85以下、特に1.70以下であることが好ましい。上記比誘電率は、測定周波数を10GHzとし、空洞共振器接動法で求められる。
また、フッ素樹脂多孔質体の線膨張率は、40~60ppm/Kであることが、得られる製品の信頼性の点から好ましい。上記線膨張率は30℃~100℃の平均線膨張率を線膨張率とし、TMA(Thermal Mechanical Analysis)法で求められる。
本発明のフッ素樹脂多孔質体は、良好な低比誘電率と低線膨張率とを両立することから、上記フッ素樹脂多孔質体の少なくとも一つの面に金属層を設けた金属層付多孔質体は、低比誘電率と低線膨張率に優れる基板材料となる。
また、上記金属層付多孔質体の金属層がパターニング処理されている配線基板は、精度が良く信頼性に優れるため、本発明の配線基板は、携帯電話、コンピュータ、アンテナ等のモジュールに好適に用いることができる。また、本発明の配線基板は、比誘電率が低く、比誘電率のばらつきも少ないため、検出距離が伸びるとともに精度を向上させることが可能であることから、ミリ波アンテナを構成する高周波用配線基板に好適に用いられる。
以下、実施例及び比較例を挙げて本発明を詳細に説明するが、本発明はこれらの実施例に限定されるものではない。
まず、実施例及び比較例に先立って、下記の原料成分を準備した。
(1)フッ素樹脂として、PTFE粒子(ダイキン工業社製、ポリフロンPTFE F-104)を準備した。
(2)中空無機粒子
・中空無機粒子aとして、3M社製の「グラスバブルズiM30K」(比誘電率1.9、耐圧強度186MPa)を準備した。
・中空無機粒子bとして、3M社製の「グラスバブルズiM16K」(比誘電率1.7、耐圧強度110MPa)を準備した。
・中空無機粒子cとして、3M社製の「グラスバブルズVS5500」(比誘電率1.5、耐圧強度38MPa)を準備した。
・中空無機粒子dとして、3M社製の「グラスバブルズK1」(比誘電率1.2、耐圧強度1.7MPa)を準備した。
・中空無機粒子e(比較例1用)として、シリカ微小球(エマーソン・アンド・カミング社製「SDT-60エココスフイヤー」)を準備した。
・中空無機粒子aとして、3M社製の「グラスバブルズiM30K」(比誘電率1.9、耐圧強度186MPa)を準備した。
・中空無機粒子bとして、3M社製の「グラスバブルズiM16K」(比誘電率1.7、耐圧強度110MPa)を準備した。
・中空無機粒子cとして、3M社製の「グラスバブルズVS5500」(比誘電率1.5、耐圧強度38MPa)を準備した。
・中空無機粒子dとして、3M社製の「グラスバブルズK1」(比誘電率1.2、耐圧強度1.7MPa)を準備した。
・中空無機粒子e(比較例1用)として、シリカ微小球(エマーソン・アンド・カミング社製「SDT-60エココスフイヤー」)を準備した。
(3)揮発性添加剤として、エクソンモービル社製の「アイソパーM」を準備した。
〔実施例1~3、比較例1~2〕
上記の各原料成分を、後記の表1に示す割合になるように配合・混合することにより多孔質体組成物(ペースト)を調製し、このペーストを室温(23℃)で圧延して150μmのシートを形成し、該シートを400℃で焼結させて揮発性添加剤を揮発させ、複数の空孔(平均孔径100nm)を有するシート状のフッ素樹脂多孔質体を作製した。
上記の各原料成分を、後記の表1に示す割合になるように配合・混合することにより多孔質体組成物(ペースト)を調製し、このペーストを室温(23℃)で圧延して150μmのシートを形成し、該シートを400℃で焼結させて揮発性添加剤を揮発させ、複数の空孔(平均孔径100nm)を有するシート状のフッ素樹脂多孔質体を作製した。
このようにして得られた各シートを用い、後記に示す方法にしたがって特性評価を行った。その結果を後記の表1に併せて示す。
<比誘電率>
測定周波数を10GHzとし、空洞共振器接動法により複素誘電率を測定し、その実数部(εr’)を比誘電率とした。比誘電率測定装置(アジレント・テクノロジー社製「ネットワークアナライザ N5230C」、及び関東電子応用開発社製「空洞共振器10GHz」)を用い、各シートから短冊状のサンプル(サンプルサイズ幅2mm×長さ70mm)を切り出し測定した。
測定周波数を10GHzとし、空洞共振器接動法により複素誘電率を測定し、その実数部(εr’)を比誘電率とした。比誘電率測定装置(アジレント・テクノロジー社製「ネットワークアナライザ N5230C」、及び関東電子応用開発社製「空洞共振器10GHz」)を用い、各シートから短冊状のサンプル(サンプルサイズ幅2mm×長さ70mm)を切り出し測定した。
<線膨張率>
TMA法にて、熱機械分析装置(BRUKER AXS社製、「TMA4000SA」)を用い、30℃~100℃のシート平面方向の平均線膨張率を、線膨張率(ppm/K)とした。

上記結果から、実施例1~3品は、いずれも良好な低比誘電率と低線膨張率とが両立した材料であることが明らかである。そして、この実施例1品のフッ素樹脂多孔質体であるシートの両面に銅箔(Cu層)を形成した金属層付多孔質体(基板)を作製し、その後、その銅箔をエッチングによりパターニング処理することにより配線基板を得た。この配線基板は、良好な低比誘電率と低線膨張率とが両立したフッ素樹脂多孔質体を用いていることから、信頼性に優れ、これを車両用ミリ波アンテナに用いた場合、配線位置が狂わず、検出距離が伸びるという結果が得られた。
これに対して、比較例1品は、フッ素樹脂マトリックスに多数の空孔を有しておらず最も低い比誘電率でも1.94が限界となっていることが分かる。なお、線膨張率を低く抑えながら、比誘電率を0.01でも下げることは技術的に困難であったところ、本実施例品は比誘電率を0.1程度もしくはそれ以下に下げることができ、優れた低比誘電率と低線膨張率とを両立できることが分かる。
比較例2品は、中空無機粒子を含まないPTFE単体のシートであり、比誘電率は低いものの線膨張率が非常に高く、両者が通常トレードオフの関係にあり、低比誘電率と低線膨張率とが両立しにくいことが分かる。
上記実施例においては、本発明における具体的な形態について示したが、上記実施例は単なる例示にすぎず、限定的に解釈されるものではない。当業者に明らかな様々な変形は、本発明の範囲内であることが企図されている。
本発明のフッ素樹脂多孔質体は、優れた低比誘電率と低線膨張率とを両立して備えていることから、高周波用配線基板材料として好適であり、車両用ミリ波アンテナに好適に利用できる。

Claims (8)
- フッ素樹脂マトリックスと、該フッ素樹脂マトリックスに分散した中空無機粒子とを備え、上記フッ素樹脂マトリックスが多数の空孔を有することを特徴とするフッ素樹脂多孔質体。
- 周波数10GHzにおける比誘電率が1.6~1.9であることを特徴とする請求項1記載のフッ素樹脂多孔質体。
- 線膨張率が40~60ppm/Kであることを特徴とする請求項1又は2に記載のフッ素樹脂多孔質体。
- 上記フッ素樹脂マトリックスの空孔が、揮発性添加剤の揮発痕であることを特徴とする請求項1~3のいずれか一項に記載のフッ素樹脂多孔質体。
- 上記フッ素樹脂マトリックスの空孔の平均孔径が10~1000nmであることを特徴とする請求項1~4のいずれか一項に記載のフッ素樹脂多孔質体。
- 上記中空無機粒子の耐圧強度が30MPa以上であることを特徴とする請求項1~5のいずれか一項に記載のフッ素樹脂多孔質体。
- 請求項1~6のいずれか一項に記載のフッ素樹脂多孔質体の少なくとも一つの面に金属層を有することを特徴とする金属層付多孔質体。
- 請求項7記載の金属層付多孔質体の金属層がパターニング処理されていることを特徴とする配線基板。
