Abstract

真空チャンバと処理ユニットとの間に連通管が存する場合でもメンテナンス性の良い構造を持つ真空処理装置を提供する。 被処理基板Swの処理面に対して所定の真空処理を施す本発明の真空処理装置SMは、被処理基板が設置され、処理面が向く方向を上方として上壁に処理面を臨む取付開口12が形成された真空チャンバPc3と、真空処理を施すための処理ユニットCUと、真空チャンバと処理ユニットとの間に介設される所定長さの連通管3とを備え、真空雰囲気の真空チャンバ内の被処理基板に対して連通管を通して所定の真空処理を施すように構成され、処理ユニットに、上下方向に直交してのびる回転軸72回りに揺動する回動アーム74が連結され、真空チャンバと連通管とを、または、処理ユニットと連通管とを選択的に係合する係合手段41~44,5を更に備える。

Description

真空処理装置
 本発明は、被処理基板の処理面に対して所定の真空処理を施す真空処理装置に関し、より詳しくは、被処理基板が設置され、処理面が向く方向を上方として、上壁に処理面を臨む取付開口が形成された真空チャンバと、真空処理を施すための処理ユニットと、真空チャンバと処理ユニットとの間に介設される所定長さの連通管とを備え、真空雰囲気の真空チャンバ内の被処理基板に対して連通管を通して所定の真空処理を施すように構成したものをメンテナンス性のよい構造とすることに関する。
 例えば半導体デバイスの製造工程においては、被処理基板に対し、真空雰囲気にて熱処理、イオンボンバード処理、成膜処理やエッチング処理といった各種の真空処理を一貫して施すために、搬送ロボットが配置される中央の搬送チャンバと、この搬送チャンバを囲うように配置される複数の処理チャンバとを備える所謂クラスターツール式の真空処理システムが広く利用されている(例えば特許文献1参照)。いずれかの処理チャンバで実施される成膜処理としては、スパッタリング法を用いるもの(スパッタリング装置)がある。その中には、真空処理を施す処理ユニット(カソードユニット)の構成部品であるターゲットと、真空チャンバ内に配置される被処理基板の処理面との間の距離(TS距離)を比較的長く設定し、ターゲットのスパッタリング時にスパッタ面から放出されたスパッタ粒子が処理面に対し略垂直に入射するようにしたものもある(所謂LTS法)。
 既存のカソードユニットを利用して、LTS法による成膜が可能なスパッタリング装置として構成しようとする場合、被処理基板が設置され、処理面が向く方向を上方として、上壁に処理面を臨む取付開口が形成された真空チャンバとカソードユニットとの間に、TS距離に対応させてその長さが適宜設定された連通管を介設することが一般である。真空チャンバや連通管の内部には、通常、防着板が設置される。
 ここで、ターゲットは所謂消耗品であり、また、スパッタ粒子が付着した防着板も微細なパーティクルの発生源となるため、真空チャンバ内を大気開放してターゲットや防着板は定期的に交換される。ターゲットの交換時期と防着板の交換時期とは、必ずしも一致するものではない。また、特に真空チャンバ内の壁面やその内部に存する部品(例えば、スパッタガスを導入するためのガス管)に付着した粒子を除去するクリーニングも定期的に必要になり、通常は、防着板の交換に併せて行われることが多い。
 ところで、カソードユニットや連通管は一般に重量物である。このため、例えば、ターゲット交換を伴わない、真空チャンバ内の防着板の交換やクリーニングを実施する場合、カソードユニットを、回転アームをもつ開閉機構により開き、連通管の上から作業を実施するため、作業性が悪かった。また、作業者が、設備側のホイストクレーンなどを利用してカソードユニットを取り外し、さらに設備側のホイストクレーンなどを利用して連通管を取り外し、その後にその作業を実施するのでは、メンテナンス性が著しく悪いという問題がある。

 本発明は、以上の点に鑑み、真空チャンバと処理ユニットとの間に連通管が存する場合でもメンテナンス性の良い構造を持つ真空処理装置を提供することをその課題とするものである。
 上記課題を解決するために、被処理基板の処理面に対して所定の真空処理を施す本発明の真空処理装置は、被処理基板が設置され、処理面が向く方向を上方として上壁に処理面を臨む取付開口が形成された真空チャンバと、真空処理を施すための処理ユニットと、真空チャンバと処理ユニットとの間に介設される所定長さの連通管とを備え、真空雰囲気の真空チャンバ内の被処理基板に対して連通管を通して所定の真空処理を施すように構成され、処理ユニットに、上下方向に直交してのびる回転軸回りに揺動する回動アームが連結され、真空チャンバと連通管とを、または、処理ユニットと連通管とを選択的に係合する係合手段を更に備えることを特徴とする。
 本発明によれば、真空チャンバを大気開放し、処理ユニットをメンテナンス(例えば、処理ユニットがスパッタリング装置用のカソードユニットである場合におけるターゲット交換)する場合には、手動または自動で係合手段により真空チャンバと連通管とを選択的に係合させる。このとき、処理ユニットと連通管との係合は解除されたままである。そして、作業者が手動でまたはモータにより自動で回動アームを回転軸回りに揺動させると、これに伴って、処理ユニットが連結管から離脱し、所定の回転角(例えば略180度)で揺動されると、処理ユニットが上下反転される。これにより、作業者は、回動アームの長さに応じた距離だけ真空チャンバから離間した位置にて、その上方から処理ユニットに直接アクセスしてメンテナンスを実施することができる。
 他方で、真空チャンバを大気開放し、真空チャンバ内をメンテナンス(例えば、その内部の防着板の交換やクリーニング)する場合には、手動または自動で係合手段によりカソードユニットと連通管とを選択的に係合させる。このとき、真空チャンバと連通管との係合が解除された状態とする。そして、作業者が手動でまたはモータにより自動で回動アームを回転軸回りに揺動させると、これに伴って、処理ユニットと共に連通管が真空チャンバから離脱し、所定の回転角(例えば略180度)で揺動されると、真空チャンバから回動アームの長さに応じた距離だけ真空チャンバから離間した位置に処理ユニット及び連通管を退避させることができる。これにより、作業者は、真空チャンバの取付開口から直接アクセスしてメンテナンスを実施することができる。
 このように本発明では、係合手段により選択的に真空チャンバと連通管とを、または、処理ユニットと連通管とを係合し、回動アームの揺動で真空チャンバから離脱されるものが変わるようにしたため、真空チャンバと処理ユニットとの間に連通管が存する場合でも、メンテナンス性の良い構造となる。ここで、本発明の構造をクラスターツールに適用する場合、搬送チャンバの中心に対して離間する方向に回動アームが揺動されるように構成しておけば、搬送チャンバの周囲に設けられる他の処理チャンバや冷媒用の配管などの設備が邪魔になって作業性が損なわれるといった不具合も生じない。
 本発明において、前記係合手段は、前記処理ユニット、前記真空チャンバ及び前記連通管の外面に夫々突設され、前記真空チャンバに前記連通管を介して処理ユニットを組付けた状態にて、上下方向で互いに対面する締結ブロックと、互いに対面する各締結ブロックを締結する締結部材とで構成されることが好ましい。これにより、作業者の手作業で、互いに対面する各締結ブロックをボルトなどの締結部材で締結させることで、いずれの箇所のメンテナンスを行うかを認識させることができ、有利である。なお、締結部材は、例えば上下のいずれか一方から各締結ブロックを締結できるように設けられていればよい。
 また、本発明においては、前記回転アームにより前記真空チャンバに向けて前記処理ユニットを揺動させる方向を揺動方向先方とし、この揺動方向先方側に位置させて前記真空チャンバと前記連通管とのいずれか一方に半球状の突起を設けると共に、前記真空チャンバと前記連通管とのいずれか他方に突起を受け入れる受入凹部が形成されることが好ましい。これによれば、真空チャンバに対するメンテナンス終了後、作業者が手動でまたはモータにより自動で回動アームを揺動させて、連通管を真空チャンバに再度取り付ける際に、先ず、受入凹部に突起が挿入され、真空チャンバ(即ち、取付開口)に対する連通管が位置決めされながら、受入凹部に突起が嵌合することで、正しい姿勢で連通管が真空チャンバに再度取り付けられる。この場合、受入凹部と突起とは、同一の仮想円周上に所定間隔をおいて少なくとも2個設けられていることが好ましく、また、受入凹部に突起が円滑に挿入されるように、揺動方向先方に位置する半球状の突起に、ガイド用の斜面を形成していてもよい。

 以下、図面を参照して、真空処理を施すための処理ユニットをスパッタリング用のカソードユニット、真空処理装置をこのカソードユニットを備えるスパッタリング装置、被処理基板をシリコンウエハ(以下、「基板Sw」という)とし、スパッタリング装置を一部に含む所謂クラスターツール式の真空処理システムに本発明を適用した場合を例にその実施形態を説明する。以下においては、特に言及しない限り、上、下といった方向を示す用語は、図2に示す処理チャンバの処理時の姿勢を基準とする。
 図1は、真空処理システムVSは、略正八角形状の輪郭を有する中央の搬送チャンバTcを備える。搬送チャンバTcには、真空雰囲気中にて基板Swを搬送する搬送ロボットTrが設置されている。搬送ロボットTrは、互いに同心に配置される回転及び上下動自在な2本の回転軸Tr1と、各回転軸Tr1の上端に連結した水平方向に伸縮自在なフロッグレッグ式の一対のロボットアームTr2と、各ロボットアームTr2の先端に取り付けた基板Swを支持するロボットハンドTr3とを備えている。搬送チャンバTcの周囲には、左右対称の2つのロードロックチャンバLc1,Lc2と、6つの処理チャンバPc1~Pc6がゲートバルブGvを介して連設されている。各処理チャンバPc1~Pc6では、熱処理、成膜処理やエッチング処理といった各種の真空処理が実施される。特に図示して説明しないが、搬送チャンバTc、各ロードロックチャンバLc1,Lc2及び各処理チャンバPc1~Pc6には、ターボ分子ポンプ、ロータリーポンプ等で構成される真空ポンプが接続され、それらの内部を独立して所定圧力まで真空排気できるようになっている。以下において、処理チャンバPc3が、本実施形態のカソードユニットCUを備えるスパッタリング装置SMとして構成された場合を例に説明する。なお、その他の各処理チャンバPc1,Pc2,Pc4~Pc6にて実施される真空処理としては、公知のものが利用されるため、これ以上の説明は省略する。
 図2及び図3を参照して、スパッタリング装置SMの構成要素である処理チャンバPc3内の下部には、基板Swがその処理面を上方に設けた姿勢で設置されるステージ1が設けられている。ステージ1は、特に図示して説明しないが、例えば筒状の輪郭を持つ金属製の基台と、この基台の上面に接着されるチャックプレートとで構成され、スパッタリングによる成膜中、基板Swを吸着保持できるようにしている。この場合、基台には、冷媒循環用の通路やヒータを内蔵し、成膜中、基板Swを所定温度に制御することができるようにしてもよい。処理チャンバPc3内には環状の防着板2a,2bが着脱自在に設けられ、処理チャンバPc3の内壁面やステージ1の外側面など、基板Sw以外の部分へのスパッタ粒子の付着が可及的に抑制されるようにしている。ステージ1上に設置される基板Swに対向させて処理チャンバPc3の上壁には、連通管3を介してカソードユニットCUが着脱自在に取付けられる。
 処理チャンバPc3上壁には、上方に突出する突条11で画成される取付開口12が開設され、突条11の上面には、環状の凹溝(図示せず)が設けられ、凹溝に真空シールとしてのOリング13が設けられている。そして、突条11の上面にOリング13を介して連通管3の下面を接合させて連通管3が処理チャンバPc3に取り付けられるようにしている。連通管3は、ステンレスやアルミニウム等の金属製の筒体で構成されている。連通管3の長さは、基板Swと後述のターゲットとの間の距離(所謂TS間距離)に応じて適宜設定され、その肉厚は、処理チャンバPc3の真空排気時に作用する大気圧で変形しないように適宜設定される。連通管3内には、筒状の防着板2cが着脱自在に設けられ、その内壁面へのスパッタ粒子の付着が可及的に抑制されるようにしている。突条11の上端外周面と連通管3の下端外周面とには、上下方向で互いに位相を一致させて、周方向に90度間隔で所定の板厚を持つ4個の締結ブロック41,42が突設されている。各締結ブロック41,42には、上下方向に貫通するねじ孔(図示省略)が夫々形成され、突条11の上面に連通管3の下面を接合させたときに、対面する各締結ブロック41,42を締結部材としてのボルト5により締結できるようになっている。尚、ボルト5は、例えば上下のいずれか一方から各締結ブロック41,42を締結できるように設けられていればよい。
 カソードユニットCUは、有底筒状の支持体61と、スパッタ面62aと背向する面(上面)にCu製のバッキングプレート63が接合されたターゲット62とを備え、支持体61とバッキングプレート63との間で気密保持させた状態で、バッキングプレート63に一体のターゲット62が支持体61に着脱自在に取り付けられるようになっている。ターゲット62は、基板Swに成膜しようとする薄膜の組成に応じて適宜選択されるものである。支持体61の所定位置にはまた、ターゲット62を囲うようにして環状の防着板2dが設けられ、スパッタリング時にアノードとして機能するようになっている。なお、図2中、64は、カソードカバーであり、その内部には、閉鎖磁場若しくはカスプ磁場をスパッタ面62a前方である連通管3側の空間に作用させる磁石ユニット、処理チャンバPc3外に設けられる図外のスパッタ電源からの配線や、上記空間に希ガスや反応ガスを含むスパッタガスを導入するガス管などの公知の部品が格納されている。カソードユニットCU自体は公知のものが利用できるため、それを用いた成膜方法を含め、これ以上の説明は省略する。
 連通管3の上面には、環状の凹溝(図示せず)が設けられ、凹溝に真空シールとしてのOリング14が設けられている。そして、連通管3の上面にOリング14を介してカソードユニットCUの支持体61の下面を接合させて連通管3にカソードユニットCUが取り付けられるようにしている。これにより、図2に示す組み付け状態では、処理チャンバPc3内の基板Swをターゲット62が臨む空間が隔絶され、その内部を所定圧力まで真空排気した後、ターゲット62のスパッタリングにより連通管3を通した基板Swへの成膜が可能となる。また、支持体61の下端外周面と連通管3の上端外周面とには、上記と同様、上下方向で互いに位相を一致させて、周方向に所定間隔(本実施形態では、90度間隔)で所定の板厚を持つ締結ブロック43,44が突設されている。各締結ブロック43,44には、上記同様、上下方向に貫通するねじ孔(図示せず)が形成され、連通管3の上面に支持体61の下面を接合させたときに、対面する各締結ブロック43,42を締結部材としてのボルト5により締結できるようになっている。本実施形態では、各締結ブロック41~44及びボルト5が係合手段を構成する。
 搬送チャンバTcから径方向外方に位置する処理チャンバPc3の上壁部分には、2本の支柱71,71が立設され、支柱71,71間には、上下方向に直交してのびる回転軸72が軸架されている。一方の支柱71から外方に突出する回転軸72の部分にはモータ73が連結されている。回転軸72にはまた、その長手方向に間隔を置いて2本の回動アーム74,74が連結され、回転軸72回りに回動アーム74,74が揺動できるようになっている。この場合、支持体61の外周面には、180度位相をずらして支持軸65が突設され、この支持軸65に回動アーム74,74の先端部が取り付けられ、所定の小さな角度範囲で支持体61が傾動できるようにしている。回転軸72の(処理チャンバPc3の上壁からの)高さ位置や、回動アーム74,74の形状は、特に制限はなく、連通管3の長さや、作業者のメンテナンス性を考慮して適宜設定される。以下に、図4及び図5も参照して、処理チャンバPc3内を大気開放してターゲット62や防着板2a~2dの定期交換や、処理チャンバPc3内の壁面等のクリーニングといったメンテナンスの手順を説明する。
 図2に示す状態から処理チャンバPc3を大気開放した後、例えばターゲット62を交換する場合には、作業者の手作業で、対面する各締結ブロック41,42をボルト5により締結し、連通管3を処理チャンバPc3に選択的に係合させる。このとき、対面する各締結ブロック43,44はボルト5により締結しない状態とする。次に、モータ73により回転軸72を正方向(図2中の矢印方向)に回転させて、各回動アーム74,74を搬送チャンバTcから離間するように揺動させる。これに伴って、カソードユニットCUが連結管3から離脱し、回転軸72が180度回転される位置まで回動アーム74,74が揺動されると、図4に示すように、カソードユニットCUが、搬送チャンバTcから径方向外方に離間した位置にて上下反転される。これにより、作業者は、回動アーム74,74の長さに応じた距離だけ処理チャンバPc3から離間した位置にて、その上方からカソードユニットCUに直接アクセスしてターゲット62の交換や、防着板2dの交換といったメンテナンスを実施することができる。このとき、処理チャンバPc3に隣接する他の処理チャンバPc2,Pc4や冷媒用の配管などの設備が邪魔になって作業性が損なわれるといった不具合が生じない。
 メンテナンス終了後、作業者は、図4に示す状態からモータ73により回転軸72を逆方向(図4中の矢印方向)に回転させて、各回動アーム74,74を逆方向に揺動させる。これにより、カソードユニットCUの支持体61下面がOリング14を介して連通管3の上面に再度接合される。特に図示して説明しないが、支持体61と連通管3とが接合する箇所にマイクロスイッチなどの検出手段を設け、支持体61が連通管3に正しい姿勢で接合したかを検出することが好ましい。
 他方で、図2に示す状態から処理チャンバPc3を大気開放した後、処理チャンバPc3をメンテナンスする場合には、作業者の手作業で、各締結ブロック41,42を締結するボルト5を取り外し、対面する各締結ブロック43,44をボルト5により締結し、連通管3をカソードユニットCUに選択的に係合させる。次に、モータ73により回転軸72を正方向に回転させて、各回動アーム74,74を搬送チャンバTcから離間するように揺動させる。これに伴って、カソードユニットCUと共に連通管3が処理チャンバPc3から離脱し、上記同様、回転軸72が180度回転される位置まで回動アーム74,74を揺動させると、図5に示すように、カソードユニットCUと連通管3が、搬送チャンバTcから径方向外方に離間した位置にて上下反転される。これにより、作業者は、回動アーム74,74の長さに応じた距離だけ処理チャンバPc3から離間した位置にて、その上方から直接アクセスして連通管3内の防着板2cの交換ができ、また、処理チャンバPc3の取付開口12から直接アクセスして防着板2a,2bの交換や処理チャンバPc3内の壁面等のクリーニングといったメンテナンスを実施することができる。
 メンテナンス終了後、作業者は、図5に示す状態からモータ73により回転軸72を逆方向に回転させて、各回動アーム74,74を逆方向に揺動させる。このとき、上記のようにカソードユニットCUのみを取り付ける場合と異なり、各回動アーム74,74で揺動されるものは、連通管3の長さだけ長尺のものとなっている。このため、各回動アーム74,74を逆方向に揺動させたときに、正しい姿勢で連結管3の下端が処理チャンバPc3の突条11の上面に接合しない虞がある。本実施形態では、図5に示す状態から各回動アーム74,74が揺動する方向を揺動方向先方とし、揺動方向先方側に位置する2個の締結ブロック41の上面所定位置に、同一の仮想円周上に位置させて半球状の突起81を夫々形成すると共に、この締結ブロック41に対面する2個の締結ブロック42の下面に、半球状の突起81を受け入れる受入凹部82を夫々設けた(図2参照)。これにより、各回動アーム74,74を逆方向に揺動させていくと、先ず、半球状の突起81が受入凹部82に挿入される。このとき、揺動方向先方に位置する半球状の突起81に、ガイド用の斜面81aを形成していてもよい。各回動アーム74,74を更に揺動させると、支持体61が傾動しながら突起81が受入凹部82に嵌合するようになる。その結果、正しい姿勢で連通管3が突条11の上面に再度接合される。
 以上の実施形態では、締結ブロック41~44とボルト5により選択的に処理チャンバPc3と連通管3とを、または、カソードユニットCUと連通管3とを係合し、回動アーム74,74の揺動で処理チャンバPc3から離脱されるものが変わるようにしたため、メンテナンス性の良い構造となる。また、作業者の手作業で、互いに対面する各締結ブロック41~44をボルト5で締結させることで、いずれの箇所のメンテナンスを行うかを認識させることができ、有利である。
 以上、本発明の実施形態について説明したが、本発明の技術思想の範囲を逸脱しない限り、種々の変形が可能である。上記実施形態では、真空処理を施すための処理ユニットをスパッタリング用のカソードユニットCU、真空処理装置をこのカソードユニットCUを備えるスパッタリング装置SMとしたものを例に説明したが、これに限定されるものではなく、基板Swに対する処理に応じて処理ユニットは、公知のものから適宜選択できる。また、上記実施形態では、係合手段が各締結ブロック41~44とボルト5とで構成されるものを例とし、作業者の手作業で選択的な係合を行うものを例としたがこれに限定されるものではない。処理チャンバPc3と連通管3、及び、カソードユニットCUと連通管3との接合箇所の周辺に、アクチュエータを備える鉤状のフックを設け、自動で選択的な係合を行うようにしてもよい。また、各回動アーム74,74をモータ73で揺動させるものを例に説明したが、これに限定されるものでなく、手動で揺動させるようにしてもよい。
 CU…カソードユニット(処理ユニット)、Pc3…処理チャンバ(真空チャンバ)、SM…スパッタリング装置(真空処理装置)、Sw…基板(被処理基板)、3…連通管、5…ボルト(係合手段、締結部材)、12…取付開口、41~44…締結ブロック(係合手段)、72…回転軸、74…回動アーム、81…突起、82…受入凹部。

Claims (3)

  1.  被処理基板の処理面に対して所定の真空処理を施す真空処理装置であって、
     被処理基板が設置され、処理面が向く方向を上方として上壁に処理面を臨む取付開口が形成された真空チャンバと、真空処理を施すための処理ユニットと、真空チャンバと処理ユニットとの間に介設される所定長さの連通管とを備え、真空雰囲気の真空チャンバ内の被処理基板に対して連通管を通して所定の真空処理を施すように構成したものにおいて、
     処理ユニットに、上下方向に直交してのびる回転軸回りに揺動する回動アームが連結され、真空チャンバと連通管とを、または、処理ユニットと連通管とを選択的に係合する係合手段を更に備えることを特徴とする真空処理装置。
  2.  前記係合手段は、前記処理ユニット、前記真空チャンバ及び前記連通管の外面に夫々突設され、前記真空チャンバに前記連通管を介して処理ユニットを組付けた状態にて、上下方向で互いに対面する締結ブロックと、互いに対面する各締結ブロックを締結する締結部材とで構成されることを特徴とする請求項1記載の真空処理装置。
  3.  前記回転アームにより前記真空チャンバに向けて前記処理ユニットを揺動させる方向を揺動方向先方とし、この揺動方向先方側に位置させて前記真空チャンバと前記連通管とのいずれか一方に半球状の突起を設けると共に、前記真空チャンバと前記連通管とのいずれか他方に突起を受け入れる受入凹部が形成されることを特徴とする請求項1または請求項2記載の真空処理装置。
