Abstract

Method of controlling the development of photochemical materials, especially photoresists. In some cases, the aim of the photochemical process is to create an image structure with a prescribed thickness. This depends on a number of factors, especially on the initial layer thickness, on the properties of the photochemical material, on the exposure, the method and time of development, etc. To achieve results, it is necessary to observe a number of conditions and quantities, depending on the procedures used. The essence of the invention is to reduce the demands on the accuracy and reproducibility of individual technological steps by measuring the properties of the image during development using the fact that the distribution of radiation intensity in diffractograms formed on equidistant image elements changes significantly with changes in the thickness of these elements. In the process according to the invention, a structure containing equidistant image elements is exposed to photochemical material by actinic radiation, the record is placed in a container containing the developer in a diffractometer and during development, the quantities characterizing the distribution of the radiation intensity in the diffraction maxima are measured. Development is interrupted if the distribution of the radiation intensities corresponds to the development condition that provides the desired result of the photochemical operation.

Description

Vynález ee týká kontroly vyvolávání fotochemických materiálů, zejména fotorezietů.The invention relates to the control of the development of photochemical materials, in particular photoresists.

Some photochemical materials, especially photoresists, provide, after irradiation and subsequent processing in a suitable gaseous or liquid environment (the so-called developer), an image formed by regions of the layer of processed photochemical material of varying thickness. Practically particularly significant is the case that the image consists of areas with exposed substrate, partly of areas covered with a layer of processed photochemical material. The thickness of the layer (or differences in thickness) depends on a number of factors, in particular the initial layer thickness, the properties of the photochemical material, the exposure, the method and the development time. Although the photochemical process should result in a layer of β of a certain thickness, a number of conditions and quantities must be observed (often very precisely) in the procedures used to date.

The disadvantage of the process according to the invention is that of measuring the properties of the image during development and taking advantage of the fact that the distribution of the radiation intensity in diffractograms resulting from the diffraction of light on equidistant pixels varies substantially as the thickness of these pixels changes.

Advantages of the process according to the invention are the reduction of accuracy and reproducibility requirements of a number of technological steps and quantities and the fact that the technological process is controlled and interrupted according to the desired result. As a result, the process is reduced and / or the yield is increased.

In the process according to the invention, a layer of photochemical material is deposited on the substrate, onto which the image structure corresponding to the desired result is exposed by actinic radiation. This structure either contains equidistant elements or must be complemented by them. The irradiated layer is placed in a diffractometer in a developer container. During development, the distribution of radiation intensity at diffraction maxima corresponding to the diffraction of light on the equidistant elements of the emerging image is measured continuously and at selected time intervals. The development is interrupted if the radiation intensity distribution indicates the state of the layer giving the desired result.

Deska ee umístí ve vertikální poloze do kyvety, jež má vertikální stěny z planparalelních skleněných desek a obsahuje vývojku (tj. kapalinu rozpouštějící ozářené oblasti fotorezistu). By a photochemical process, a layer of precisely defined thickness should be formed in which the helix 8 has openings at a constant pitch. A layer of positive photoresist with a thickness greater than the desired final thickness is applied to the planar parallel glass plate. A system of irradiated spots lying on a selected helix is exposed in a known manner. The plate ee is placed in a vertical position in a cuvette having vertical walls of planar parallel glass plates and containing a developer (i.e. liquid dissolving the irradiated areas of the photoresist). The cuvette is placed in the diffractometer so that the optical axis is perpendicular to the surface of the photo resist plate and to said vertical walls. The developer mixes intermittently. In irradiated areas the photoresist dissolves quickly, in non-irradiated areas slowly. Light depressions occur in the depressions (later oivores) in the photoresist layer and the helix sections delimited by the diffractometer diaphragm act as a set of equidistant pixels. Bending maxima are formed and their intensities are measured. After the holes in the layer have been formed, changes in the radiation intensity distribution at the bending maxima indicate a gradual decrease in the layer thickness at the non-irradiated areas of the photoresist. The induction is interrupted if the distribution of radiation intensities corresponds to the induction state which provides the desired result of the photochemical operation.
