Claims (21)
- Dispositif semi-conducteur pour générer un courant d'électrons, comprenant une cathode ayant un corps semi-conducteur avec au moins une région semi-conductrice de type n et une première région semi-conductrice de type p, dans lequel des électrons quittant le corps semi-conducteur par une surface peuvent être générés dans ledit corps en donnant à la région de type n une polarisation positive par rapport à la région de type p, caractérisé en ce que la région du type n a une épaisseur au maximum de 4 nanomètres.
- Dispositif semi-conducteur selon la revendication 1, caractérisé en ce que l'épaisseur de la région de type n est au maximum de 2 nanomètres.
- Dispositif semi-conducteur selon la revendication 1 ou 2, caractérisé en ce qu'une région semi-conductrice principalement intrinsèque est présente entre la première région de type p et la région de type n.
- Dispositif semi-conducteur selon la revendication 3, caractérisé en ce que la région semi-conductrice principalement intrinsèque est du type π ou de type ν avec une concentration d'impuretés maximum de 5.10¹⁶ atomes/cm³.
- Dispositif semi-conducteur selon la revendication 1, 2, 3 ou 4, caractérisé en ce que la région du type n est présente entre la première région semi-conductrice de type p et une deuxième région superficielle de type p.
- Dispositif semi-conducteur selon la revendication 5, caractérisé en ce que la région superficielle de type p est fortement dopée et a une épaisseur au maximum de 4 nanomètres.
- Dispositif semi-conducteur selon la revendication 6, caractérisé en ce que l'épaisseur de la région superficielle de type p est au maximum de 2 nanomètres.
- Dispositif semi-conducteur selon l'une quelconque des revendications précédentes, caractérisé en ce que la première région semi-conductrice de type p est au moins partiellement fortement dopée sur une épaisseur au maximum de 4 nanomètres.
- Dispositif semi-conducteur selon l'une quelconque des revendications 1 à 8, caractérisé en ce que la surface possède une couche isolant de l'électricité dans laquelle au moins une ouverture est prévue, tandis qu'au moins une électrode d'accélération est agencée sur la couche isolante, au bord de l'ouverture, et que la structure semi-conductrice, au moins à l'intérieur de l'ouverture, présente localement une tension de claquage inférieure à celle de l'autre partie de la structure semi-conductrice.
- Dispositif semi-conducteur selon la revendication 9, caractérisé en ce que l'ouverture a la forme d'une fente ou est circulaire avec une largeur de vide ou un diamètre de cercle qui est du même ordre de grandeur que l'épaisseur de la couche isolante.
- Dispositif semi-conducteur selon la revendication 9 ou 10, caractérisé en ce que l'électrode d'accélération est constituée de deux ou de plus de deux sous-électrodes.
- Dispositif semi-conducteur selon la revendication 11, caractérisé en ce que l'ouverture constitue un vide sensiblement annulaire, une sous-électrode étant présente à l'intérieur du vide annulaire et une sous-électrode étant présente à l'extérieur du vide annulaire.
- Dispositif semi-conducteur selon la revendication 12, caractérisé en ce que l'axe central du vide annulaire constitue un cercle.
- Dispositif semi-conducteur selon l'une quelconque des revendications 9 à 13, caractérisé en ce qu'une deuxième électrode, qui entoure en substance entièrement l'électrode d'accélération, est prévue sur la couche isolant de l'électricité.
- Dispositif semi-conducteur selon les revendications 1 à 14, caractérisé en ce que la surface du corps semi-conducteur est revêtue d'une matière réduisant le travail d'extraction d'électrons au moins à l'endroit de la surface émettrice.
- Dispositif semi-conducteur selon la revendication 15, caractérisé en ce que la matière réduisant le travail d'extraction est une matière appartenant au groupe du césium et du baryum.
- Dispositif semi-conducteur selon l'une quelconque des revendications 1 à 16, caractérisé en ce que le corps semi-conducteur est constitué de silicium ou d'une matière du type A3-B5.
- Dispositif semi-conducteur selon l'une quelconque des revendications précédentes, caractérisé en ce que l'électrode d'accélération comprend du silicium polycristallin.
- Tube de prise de vues comprenant des moyens pour commander un faisceau électronique, lequel faisceau électronique balaie une image de charge, caractérisé en ce que le faisceau électronique est généré par au moins un dispositif semi-conducteur selon l'une quelconque des revendications 1 à 18.
- Dispositif d'affichage comprenant des moyens pour commander un faisceau électronique, lequel faisceau électronique produit une image, caractérisé en ce que le faisceau électronique est généré à l'aide d'un dispositif semi-conducteur selon l'une quelconque des revendications 1 à 18.
- Dispositif d'affichage selon la revendication 20, caractérisé en ce que ledit dispositif d'affichage a un écran fluorescent qui est présent dans un vide à quelques millimètres du dispositif semi-conducteur et qui est activé par le faisceau électronique provenant du dispositif semi-conducteur.
