Claims (16)
- 第1の元素(A)及び第2の元素(B)からなる単結晶半導体層を堆積するための方法において、不活性ガス特にN2、Ar、Heにより形成された搬送ガスと共に、前記第1の元素(A)が第2のガス状開始物質の一部として特に水素化物として、かつ前記第2の元素(B)が第2のガス状開始物質の一部として特にハロゲン化物として、CVD反応炉のプロセスチャンバ(3)に供給され、その場合、前記第1の開始物質からラジカルが生成され、そのラジカルと前記第2の開始物質が、純粋なラジカルの分解温度よりも低い基板温度に加熱された半導体基板の表面に運ばれ、その場合、第1の反応において前記ラジカルが前記第2の開始物質特にハロゲン化物と前記表面において発熱反応を行い、その場合、前記第1の元素(A)の原子及び前記第2の元素(B)の原子が前記表面に反応生成物として残りかつ前記第1の反応と同時に前記第1の反応中に放出された熱を吸収することにより第2の反応において前記ラジカルが吸熱反応により分解し、その場合、前記表面における前記第1の元素(A)の原子が前記表面に残り、その場合、前記基板温度は、前記第1の元素(A)及び前記第2の元素(B)の原子が結晶順序で前記表面に組み込まれる程に十分に高いものである、方法。
- 前記第1の元素(A)が例えばヒ素、リン、アンチモン若しくは窒素であるV主族の元素でありかつ前記第2の元素(B)が例えばアルミニウム、ガリウム若しくはインジウムであるIII主族の元素であること、又は、前記第1の元素(A)が例えば炭素、シリコン若しくはゲルマニウムであるIV族の元素でありかつ前記第2の元素(B)が例えば炭素、シリコン、ゲルマニウム若しくはスズであるIV主族の元素であること、又は、前記第1の元素(A)がVI主族の元素でありかつ前記第2の元素(B)がII主族の元素であることを特徴とする請求項1に記載の方法。
- 前記プロセスチャンバに供給されるとき1000mbarを超える圧力から300mbar未満のプロセスチャンバ圧力となる前記第1のガス状開始物質の気圧膨張によって前記ラジカルが生成されることを特徴とする請求項1又は2に記載の方法。
- 励起されたとき成長しかつ複数のIV主族の元素から構成され、106cm−2未満の転位密度を有する単結晶のIV−IV層特にGeSn又はSiGeSnの層を、IV基板特にシリコン又はゲルマニウムの基板上にモノリシックに堆積するための方法において、
Ge2H6又はSi2Cl6等である第1のIV族元素(A)の水素化物を付与するステップと、
SnCl4等である第2のIV族元素(B)のハロゲン化物を扶養するステップと、
純粋な水素化物又はそれから形成されたラジカルの分解温度より低くかつ前記第1の元素(A)及び前記第2の元素(B)の原子が前記基板に結晶順序で組み込まれる程に十分に高い基板温度に基板を加熱し、前記基板温度が特に300℃〜475℃の間であるステップと、
特にN2、Ar、Heであり特にH2ではない搬送ガスの搬送ガス流を生成するステップと、
前記水素化物及び前記ハロゲン化物並びにそれらから生じた分解生成物を最大300mbarの全圧にて前記基板に搬送するステップと、
少なくとも200nmの厚さを有し、堆積された層が特にSiyGe1−x−ySn層でありx>0.08かつy≦1であるIV−IV層又は同じタイプのIV−IV層からなる層シーケンスを堆積させるステップと、を有する方法。 - 前記水素化物がGe2H6及び/又はSi2H6でありかつ60Pa〜120Paの分圧にて前記プロセスチャンバに供給されることを特徴とする請求項1〜4のいずれかに記載の方法。
- 前記ハロゲン化物がSnCl4でありかつ前記水素化物の分圧の0.1%〜5%の分圧にて、特に0.03Pa〜1.25Paの分圧にて前記プロセスチャンバに供給されることを特徴とする請求項1〜5のいずれかに記載の方法。
- 前記層又は前記層シーケンスが、Si基板に適用されたGeバッファ層の上に堆積させられることを特徴とする請求項1〜6のいずれかに記載の方法。
- 前記基板温度が350℃〜390℃の間の範囲であることを特徴とする請求項1〜7のいずれかに記載の方法。
- 前記層又は層シーケンスが、成長速度15nm/分〜50nm/分の間の範囲で堆積させられることを特徴とする請求項1〜8のいずれかに記載の方法。
- 例えばレーザー、発光ダイオード、光センサ、光構成要素、光導波路等の光電子部品において、特にGe基板又はSi基板であるIV族基板上にエピタキシャルに堆積され、励起されたときに成長し、IV主族の複数の元素特にGeSn又はSiGeSnの層から構成され、転位密度が106cm−2未満である単結晶IV−IV層を有し、その場合、前記層又は、前記層から構成されかつ複数の同じIV−IV層からなる層シーケンスが、少なくとも200nmの厚さ、好適には少なくとも300nmの厚さである光電子部品。
- 前記層がGeSn層又はSiGeSn層であり、かつ、前記Sn比率が8%〜20%の範囲であり、好適には10%より大きく、かつ特に好適には10%〜14%の範囲であることを特徴とする請求項1〜9のいずれかに記載の方法又は請求項10に記載の光電子部品。
- 前記層が80%を超える緩和度を有しかつ/又は前記転位密度が105cm−2未満であり、かつ/又は、格子不整合転位が基板又はバッファ層との境界層の近傍の領域、特に前記境界層から10nm〜20nm離れた領域に限定されていることを特徴とする前出請求項のいずれかに記載の方法又は請求項10又は11に記載の光電子部品。
- 前記層シーケンスが、2つのSiGeSn層の間に配置されたGeSn層であることを特徴とする前出請求項のいずれかに記載の方法又は請求項10〜12のいずれかに記載の光電子部品。
- 基板に適用された、特にマイクロプロセッサである集積回路において、前記基板又は、前記基板とモノリシックに結合されたバッファ層に適用された請求項10〜13のいずれかに記載の光電子部品によることを特徴とする集積回路。
- 前記水素化物がNH3又はNH2Rであり、Rが有機基であり、かつ前記ハロゲン化物がGaCl3であることを特徴とする請求項1〜4のいずれかに記載の方法。
- 前出請求項のいずれかの1又は複数を特徴付ける特徴によることを特徴とする方法又は部品。
