Description
本実施の形態では、本発明の一態様の半導体装置の基本的な構成及び作製方法について図面を用いて説明する。図1に本発明の一態様の半導体装置を示す。図1(A)は本発明の一態様の半導体装置の上面図を示しており、図1(B)は図1(A)の一点鎖線A1−A2における断面図である。
本実施の形態では、実施の形態1に示すトランジスタ162を使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限がない半導体装置の一例を、図面を用いて説明する。
本実施の形態においては、実施の形態1に示すトランジスタ162を使用し、電力が供給されない状況でも記憶内容の保持が可能で、かつ、書き込み回数にも制限がない半導体装置について、実施の形態2に示した構成と異なる構成について、図6及び図7を用いて説明する。
本実施の形態では、先の実施の形態で示した半導体装置を携帯電話、スマートフォン、電子書籍などの携帯機器に応用した場合の例を図8乃至図11を用いて説明する。

Claims (3)
- 酸化物絶縁層を形成し、
前記酸化物絶縁層に、バイアス電圧を印加する第1のプラズマエッチング処理を行って酸化物絶縁層上面に対して略垂直な側面を有する凹部を形成し、
前記凹部に、前記第1のプラズマエッチング処理よりも低いバイアス電圧を印加する第2のプラズマエッチング処理を行って下端コーナ部に曲面を有するトレンチを形成し、
前記トレンチの底部、前記下端コーナ部、及び側部に接する酸化物半導体膜を形成し、
前記酸化物半導体膜と電気的に接続するソース電極及びドレイン電極を形成し、
前記酸化物半導体膜上にゲート絶縁層を形成し、
前記ゲート絶縁層上にゲート電極を形成する半導体装置の作製方法。 - 酸化物絶縁層を形成し、
前記酸化物絶縁層に、バイアス電圧を印加する第1のプラズマエッチング処理を行って酸化物絶縁層上面に対して略垂直な側面を有する凹部を形成し、
前記凹部に、前記第1のプラズマエッチング処理よりも低いバイアス電圧を印加する第2のプラズマエッチング処理と、希ガス雰囲気による第3のプラズマエッチング処理と、を行って下端コーナ部及び上端コーナ部に曲面を有するトレンチを形成し、
前記トレンチの底部、前記下端コーナ部、及び側部に接する酸化物半導体膜を形成し、
前記酸化物半導体膜と電気的に接続するソース電極及びドレイン電極を形成し、
前記酸化物半導体膜上にゲート絶縁層を形成し、
前記ゲート絶縁層上にゲート電極を形成する半導体装置の作製方法。 - 請求項1または請求項2において、
前記第2のプラズマエッチング処理において印加するバイアス電圧の電力密度は0W/cm2以上0.03W/cm2以下とする半導体装置の作製方法。
