Claims (1)
- イオン源ハウジング内にプラズマ生成容器およ
びそれからイオンビームを引き出すためのもので
あつて接地電極を含む引出し電極系を収納して成
るイオン源と、このイオン源からイオンビームを
引き出すための引出し電源であつてその正側が前
記プラズマ生成容器に負側が少なくとも前記接地
電極に接続されたものとを備えるイオン注入装置
において、前記イオン源ハウジングを他のアース
側機器から絶縁し、かつ前記引出し電源の負側を
アースから切り離し、そして減速電源を設けてそ
の正側を前記プラズマ生成容器に負側をアースに
接続し、更に前記接地電極のイオンビーム下流側
に前記イオン源ハウジングから絶縁して減速電極
を設けてそれを前記減速電源の負側に接続したこ
とを特徴とするイオン注入装置。
