Claims (1)
- 真空室と、その真空室内のターゲツトにイオン
ビームを照射する手段と、上記真空室および外部
とそれぞれ開閉自在の扉で仕切られた予備排気室
と、その予備排気室と上記真空室の間でターゲツ
トを搬送する手段を備えるとともに、上記予備排
気室と外部との間ではターゲツトをキヤリア内に
収容した状態で搬送するよう構成された装置にお
いて、上記予備排気室に、当該予備排気室内に置
かれたキヤリア内部とこの予備排気室内のその余
の部分とを実質的に互いに仕切つた状態で排気す
る排気系を設け、それぞれの部分を実質的に個別
に排気し得るよう構成したことを特徴とする、イ
オン注入装置。
