Claims (1)

  1. 【実用新案登録請求の範囲】 １ 原画パターンを投影レンズを介して被露光体
    へ転写すると共に、被露光体に設けた位置合せ用
    ターゲツトパターンを上記投影レンズを介し、複
    数種の波長の光を用いて検出するパターン検出装
    置を有する光露光装置で、前述のパターン検出装
    置内に波長選択ミラーと、各々の波長の光により
    結像される上記ターゲツトマークの各々の結像位
    置に対応した光学系を設け、各々光検出器を配備
    することにより複数の波長による検出を同時に検
    出できる事を特徴とするパターン検出装置。 ２ 請求項１において、前記各々の光検出器が結
    像を走査するためのスリツト板を共有し、かつ前
    記スリツト板には、各々の光学系に応じたスリツ
    トが設けられていて、スリツト板を１回動作させ
    ることにより同時に各々の検出器の検出が実行さ
    れることを特徴とするパターン検出装置。
