The present invention solves the problems of the prior art, and improves the operating speed of the integrated circuit device without increasing the capacitance between the wires even if the spacing between the electrode wires of the integrated circuit device is in the sub-micron range. The purpose is to provide a new electrode wiring method that allows for

[Means for Solving the Problems] In order to solve the above problems, the present invention relates to an electrode wiring method for an integrated circuit device, in which the wiring in the integrated circuit device is arranged with air isolation, and the pad portion is In this case, measures are taken to arrange an insulating film, and measures are taken to make the wiring a tungsten wiring.

FIG. 1 is a sectional view of a main part of a semiconductor integrated circuit device showing an embodiment of the present invention. That is, on the surface of the Si substrate 1, a diffusion layer 2 and a first insulating film 4 made of a 5-i02 film, Si, N4 film, etc. as a semiconductor surface protection film are formed, and a contact of the diffusion layer 2 is formed. A TiSi film 6 is formed on the surface of the TiSi film 6 in order to lower the physical resistance, and furthermore, a first W wiring 5 is formed on it with a sub-micron width and a spacing as a W wiring on W or TiW or T1 for air isolation. A second W wiring is further formed on the first W wiring 5 by air isolation. Note that the second W wiring 2 is formed in the pad portion so as to straddle the second insulating film 6.
An At pad 8 is formed on the surface of the wiring 7 or on the second insulating film B continuous with the surface, and forms an external lead extraction port. The air isolation part of the W wiring is filled in advance with a photoresist film, etc., but it is later filled with ashing treatment and heat treatment (certain organic substances can be evaporated by heating to about 400 degrees Celsius). ). Furthermore, it goes without saying that it is not necessarily necessary to adopt a multilayer wiring structure as in this example.
