本発明は、原料ガスをプラズマ化させて活性化粒子を生
成させ、その活性化粒子を基板に向わせることによって
基板上に成膜を得るようにした薄膜形成用装置に関する

されている。

子を生成させるために用いるプラズマ化用容器1を有す
る。
この場合、プラズマ化用容器1は導電性を有し、また、
後述する成膜用容器10に連通する窓3を有する。
また、プラズマ化用容器1内に磁場を与える磁場付与手
段としての電磁コイル4を有する。
この場合、電U!コイル4は、プラズマ化用容器1の周
りに配されている。
さらに、部容器1内に電磁波(マイクロ波)を導入さV
る電磁波導入手段5を有する。この電磁波導入手段5は
、プラズマ化用容器1の一部を形成するように配された
板状の電磁波導入窓6と、その電磁波導入窓6から電磁
波源に延長している導波管7とを有する。
ざらに、導電性を有する基板載置台9を用いて基板8を
配置し、且つプラズマ化用容器1内で生成される活性化
粒子を、プラズマ化用容器1の窓3に連通する窓12を
有する活性化粒子引出部11を介して、基板8に向けて
導入し、基板8上に成膜を得るために用いる成膜用容器
10を有する。
この場合、成膜用容器10は導電性を有し、活性化粒子
引出部11の遊端において、絶縁リング15を介して、
プラズマ化用容器1と連結されている。
また、成膜用容器10は、基板@置台9からみて基板8
側とは反対側から外部の排気手段に連結している排気管
13を延長させている。
さらに、成膜用容器10内に、活性化粒子引出部11内
位置から基板8側に向って延長し且つ導電性を有する活
性化粒子輸送管14が配されている。
また、基板載置台9に、ヒーター6が配されている。
以上が従来提案されている薄膜形成用装置の構成である
。
このような構成を有する薄膜形成用装置によれば、成膜
用容器10内の基板&IE置台9上に、例えば3iでな
る基板を、基板8として配し、その基板8を、ヒーター
6によって加熱した状態にし、また、成膜用容器10内
を排気管13を介して、プラズマ化用容器1内とともに
排気させ、成膜用容器10内を所要の圧力に保った状態
で、プラズマ化用容器1内にガス導入管2を介して原料
ガス、例えばSiHを、H2ガスとともに導入させ、ま
た、プラズマ化用容器1内に、導波管7及び電磁波導入
116を介して、例えば、2.45MHzの周波数を有
するマイクロ波を電磁波として導入させ、さらに、プラ
ズマ化用容器1内に、電磁コイル4への直流通電によっ
て、直流磁場を与え、それを、プラズマ化用容器1内に
導入された電磁波に、その電界に対して直角に作用させ
ることによって、プラズマ化用容器1内で、電子サイク
ロトロン共鳴を生ぜしめ、よって、プラズマ化用容器1
内において、それに導入された原料ガスをプラズマ化さ
せて、活性化粒子を生成させることができる。
また、プラズマ化用容IIで上述したようにして生成さ
れる成膜用容器10内の排気を継続させ、また、プラズ
マ化用容器1と基板8との間に、基板載置台9を介して
、荷電粒子運動エネルギ制御用電源18から荷電粒子運
動エネルギ制御用電圧を与え、さらに活性化粒子輸送管
14に集束用電源19から集束用電圧を与えることによ
って、活性化粒子を、プラズマ化用容器1の窓3を通じ
て成膜用容器10内に基板8に向けて導出させ、その活
性化粒子流17を、活性化粒子引出部11及び活性化粒
子輸送管14内を通って、基板8に、集束させて到達さ
せることができる。

【発明が解決しようとする課題]

器10の活性化粒子引出部11、プラズマ輸送管14な
どの内表面に接触し、そして、それら接触部において、
それを構成している材料と反応して、それら接触部から
、望ましくない不純物を発生させるおそれを有する。
このため、活性化粒子が、望ましくない不純物を混入さ
せて基板8に到達するおそれを有し、よって、′;a股
を、所期の特性を有するものとして、再現性良く形成す
ることができない、という欠点を有していた。
よって、本発明は、上述した欠点のない、新規な薄膜形
成用装置を提案せんとするものである。
【実施例1】
次に、第1図を伴って本発明による薄膜形成用装置の実
施例を述べよう。
第1図において、第5図との対応部分には同一符号を付
し、詳II説明を省略する。
第1図に示す本発明による薄膜形成用装置ば、次の事項
を除いて、第5図で上述した従来の薄膜形成用装置と同
様の構成を有する。
すなわら、プラズマ化用容器1、活性化粒子引出部11
、活性化粒子輸送管14、電磁波導入窓6などの内表面
中の、活性化粒子が接触し、そして、その接触部におい
て、それを構成している材料と反応して、それら接触部
から望ましくない不純物を発生させるおそれを有する領
域、従って、少なくとも活性化粒子が比較的高いエネル
ギで接触する領域の少なくとも一部が、活性化粒子に対
して耐化学反応性を有する材料の表面61でなる。
例えば、図示のように、プラズマ化用容器、活性化粒子
引出部11、活性化粒子輸送管14及び電磁波導入窓6
の内表面から、望ましくない不純物が発生するおそれを
有するとして、それらの内表面が、活性化粒子に対して
耐化学反応性を有する材料の表面61でなる。
この場合、活性化粒子に対して耐化学反応性を有する材
料の表面61は、プラズマ化用容器、活性化粒子引出部
11、活性化粒子輸送管14及び電磁波尋人窓6の内表
面上に、例えば熔融石英から製造された板状乃至シート
状体を配したり、熔融石英の塗布層を形成したりするこ
とによって形成することができる。
このような構成を有する本発明による薄膜形成用装置に
よれば、上述した事項を除いて、第5図で上述した従来
のi1膜形成用装置の場合と同様の構成を有するので、
詳細説明は省略するが、第5図で上述した従来の1il
l*形成用装置の場合と同様に、基板8上に、薄膜を形
成することができる。
しかしながら、第1図に示す本発明による薄膜形成用装
置によれば、上述した表面61を有するので、上述した
望ましくない不純物が不必要に発生せず、よって、薄膜
を、再現性良く所期の特性を有するものとして形成する
ことができる。
このことは、本発明による上述した薄膜形成用装置61
を有する薄膜形成用装置を用いて薄膜形成用Ba1lを
形成し、そして、基板及びその上に形成された薄膜中の
酸素不純物及び炭素不純物の濃度を、VsI!の厚さ方
向にとって測定したところ、第2図中実線図示の結果が
得られ、これに対し第5図で上述した従来のidl膜形
成用装置を用いて簿膜を形成し、そして、同様の測定を
行ったところ、第2図中、点線図示の結果が得られたこ
とからも明らかである。
以上のことから、第1図に示す本発明による薄膜形成用
装置によれば、基板8上に、薄膜を、所期の特性を有す
るものとして、再現性良く容易に形成することができる
。
また、このため、基板8の温度を、ヒータ16の通電電
流によってI制御し、イオンエネルギを、イオンエネル
ギ11制御電源19の電圧によって制御することによっ
て、薄膜を、第3図に示すように、非晶質sm1多結晶
薄膜及びエピタキシャル成長薄膜として、良好に形成す
ることができた。
なお、上述においては、本発明による薄膜形成用装置の
1つの実施例を示したに過ぎず、第5図に示すように、
第1図で上した構成において、活性化粒子輸送管4と基
板lit!置台1との間にガス供給手段62が延長され
、そのガス供給手段からのガスを活性化させて、基板8
を清浄化させたり、基板8上に薄膜を形成させたりする
ようにした7II膜形成用装置に本発明を適用し、そし
て、その場合のガス供給手段61の外表面中の所要領域
にも上述した表面61を有せしめた構成とすることもで
き、その他、本発明の精神をIB2することなしに、種

くとも一部が、上記活性化粒子に対して耐化学反応性を
有する材料の表面を有していることを特徴とする薄膜形
