ンを含有するため酸素プラズマ耐性が高く、したがって
2層レジストの上層レジストとして使用できる。このた
め、従来のレジスト材料では達成できなかった0、5C
I以下の微細パターンが高アスペクト比で形成できる利
点を有する。
