織布(ガラスベーパー)のようなガラス基材に熱硬化性
ムイ脂を含浸させて乾燥することによってプリプレグを
調製し、このプリプレグを積層成形すること1こよって
お、二なわれている。そしてガラス基材に対する樹脂の
濡れ性や含浸性を向上させ、成形の後の積層板の耐熱性
や耐湿性、耐薬品性を改善するために、ガラス基Hの表
面をシランカップリング剤で処理することがおこなわれ
ている。
シランカップリング剤としては適応する樹脂によって種
々のものがあり、大きく分類すると、ビニルシラン、ア
ミ/シラン、イミグゾリンシラン、クロルシラン、エポ
キシシラン、スチレンシラン、アクリルシラン、カチオ
ニックシラン、フェニルシラン、メタクリルシランなど
がある。そしてエポキシ樹脂にはアミ/シラン、エポキ
シシラン、カナオニγクンランなどが主としで用いられ
、ポリエステルム4脂にはビニルシラン、メタクリルシ
ランなどが、イミドリ(脂にはビニルシラン、アミ7シ
ランなどが、ポリブタノエンO(脂にはビニルシラン、
メタクリルシランなどがそれぞれ主として用いられてい
る。
一方、近年、電子工業や通信、コンピュータなどの分野
において使用される周波数がMHzやGHzのように高
周波の領域にシフトしている。そしてこのような高周波
領域で用いられるプリント配線板の基板である積層板を
構成する樹脂においては、信号の伝播遅延を短くするう
えで誘電率がより小さいことが、また電力ロスを小さく
するうえで誘電正接がより小さいことがそれぞれ望まれ
ており、このような電気的特性を満足する樹脂としてシ
アン酸エステル系樹脂が注目され使用されるに至ってい

しかし、シアン酸エステル系υ(脂はガラス基材に対し
て濡れ性や含浸性が悪く、ガラス基材の表面処理のため
にシランカップリング剤としてスナレンンランやエポキ
シシランなどが主として用いられているが、それでもこ
れらを改善することができず、積層板の耐湿性や耐薬品
性の点で満足することができないのが現状である。
本発明は上記の点に鑑みて為されたものであり、シアン
酸エステル系樹脂の濡れ性や含浸性が優れた積層板用ガ
ラス基材の処理法を提供することを目的とするものであ
る。
【課題を解決するための手段]
本発明は、エポキシシランカップリング剤で表面処理さ
れたガラス基材に多価7エ7−ル類を含む溶液を含浸さ
せ、乾燥すると共にエポキシシランカップリング剤と多
価フェノール類とを反応させることを特徴とするもので
あり、以下本発明の詳細な説明する。
ガラス繊布や〃ラス不織布(ffラスベーパー)などで
構成されるガラス基材には予めエポキシシランカップリ
ング剤で処理しでおくものであり、このエポキシシラン
カップリング剤としてはガラス基材の表面処理に一般に
用いられているものを使用することができる。例えばγ
−グリシドキシプロビルトリメトキシシランやβ−(3

シランなどである。ガラス基材の表面にエポキシシラン
カップリング剤を付着させる処理は、ガラス基材にエポ
キシシランカップリング剤を溶解した溶液を含浸させて
乾燥させることによっておこなうことがでさるものであ
り、ガラス基材へのエポキシシランカップリング剤の付
着量はグラス基材に対する重量%として0.3〜2.0
重量%程度が一般的である。
このようにガラス基材をエポキシシランカップリング剤
で表面処理しただけではシアン酸エステル系樹脂の濡れ
性や含浸性は十分ではない。そこで本発明ではさらに多
価7エ7−ル類で処理することを特徴とする。多価フェ
ノール類としては、次式(1)もしくは式(IT)に示
されるものを用いることができる。

このような多価フェノール類としては、限定されるもの
ではないが次のものを例示することができる。

この多価フェノール類は水溶液など溶液状態で用いられ
るものであり、この溶液にはさらにエポキシシランカッ
プリング剤と多価フェノール類とを反応させるための反
応触媒を配合しておく。この反応触媒としては、−級、
二級又は三級アミン類、又はイミグゾール化合物などを
用いることがでさる。例えば、−級アミン類としてはエ
チルアミン、二級アミン類とじ℃はノエチルアミンやベ
ンノルツメチルアミン、三級アミン類としてはトリエチ
ルアミン、イミグゾール化合物としては2メチルイミグ
ゾール(2MZ)や2エチル4メチルイミグゾール(2
E4MZ>などが−船内である。
この反応触媒は多価717−ル類に対して0.1〜5.
0重量%の範囲で添加して用いるのが好ましい。
このように調製した多価7エ7−ル類と反応触媒とを含
む溶液を上記のエポキシシランカップリング剤で表面処
理したガラス基材に含浸させ、多価フェノール類をガラ
ス基材の表面に付着させる。
そしてこれを100〜160℃程度の温度で加熱するこ
とによって乾燥すると共に、エポキシシランカップリン
グ剤に多価7エ7−ル類を反応させる。この反応はエポ
キシシランカップリング剤のグシシノル基に多価717
−ル類が結合することによってなされるものであり、従
ってエポキシシランカップリング剤に官能基としてフェ
ノール性水酸基が導入されることになる。
上記のようにして表面処理したガラス基材に含浸するシ
アン酸エステル系樹脂としては、特公昭41−1928
号公報において提供されているシアネート基<−0−C
三重 )を有する芳香族シアン酸エステルから得られる
ものを用いることがでさるものであり、またビス7エ7
−ルAとハロゲン化シアンとを反応させたシアン酸ニス
テルモ7マーやプレポリマーから得られるものを用いる
こともできる。また、特許出願公表昭61−50043
4号公報において提供されているシアン酸エステル(ポ
リ芳香族シアネート)から得られるものを用いることも
できる。
シアン酸エステルとして好ましいものは、次式%式%

式(1)の芳杵族シアン酸エステルにおいて、芳香族基
Arは芳香族基を含む総ての基を意味するものであり、
例えばベンゼーン、ナフタリン、7エナントラセン、ア
ントラセン、またはビ芳香族基、アルキレン部分によっ
て架橋された2個以上の芳香族基である。好適にはベン
ゼン、ナフタリン、ビフェニル、ビナフチル、ノフェニ
ルアルキレン基であり、特にベンゼン基であることが望
ましい。
Co−2oの脂肪族基Bとしては、−(CH2)+ビの
ものを用いることができる(n=0〜20)。またC7
〜2oの多環式脂肪族基Bとは、2個以上の環を含む脂
肪族基を意味するものであり、多環式脂肪族基には1つ
以上の二重結合または三重結合が含まれていてもよい。
好適な多環式脂肪族基を列挙すれば次のものがある。

また式(III)のシアン酸エステルの好ましい実施態
様の他の一つは犬の式で表される。
しかして、式(I’ll)のシアン酸エステルから得ら
れるシアン酸エステル系樹脂(芳香族ポリトリアノン、
ポリ芳香族シアネート樹脂)は、低い誘電率(C2,7
8前後)、低い誘電正接(tanδ0,003前後)及
び高い耐熱性(77′ラス転移温度Tg250以上、オ
ーブン耐熱性300°C程度)を有するという、プリン
ト配線板の絶縁基板を構成する樹脂として優れた特性を
有する。またこのシアン酸エステル系樹脂の耐衝撃性を
高めるために、多価アルコール類や、シアネート基と7
エ7−ル性水索原子を含む置換基は除外される。活性水
素原子とは酸素、硫黄、窒素原子に結合した水素原子を
意味する。式(III)中の各りはそれぞれ独立して規
定されるものであり、例えば、アルキル、アルケニル、
アルキニル、アリール、アルカリール、アルフルキル、
ハロ、フルコキシ、ニトロ、カルボキシレート、スルホ
ン、スルフィド、カーボネートなどであり、好適にはC
3〜、。のアルキル、C8のアルケニル、ニトロ、ハロ
であ’)、C+〜コのアルキル、C1〜コのアルキニル
、ブロモ、クロロが最も好ましい。
また式(III)中のしはOから4までの整数であり、
なかでも0,1又は2の整数が好ましく、より好適には
0又は1で、′R適には0である。式(III)中の各
tはそれぞれ独立して規定される。、q、r%Sは0.
1.2又は3の整数であり、最適には1である。q、
r、 sはそれぞれ独立して規定されるが、これらの合
計は2以上になるように設定される。
式(I[I)のシアン酸エステルの好ましい実施態様の
一つは次の式で表される。
酸基とを有する芳香族シアン酸エステル・7エ7−ルを
配合することもできる。さらに難燃性を高めるために難
燃剤を配合することができる。難燃剤としては、Brを
含有するもの例えば7エ/キシ ターミネーテッド テ
トラブロモビスフェノールへ カーボネーテツド オリ
ゴマーなどを用いることができる。難燃剤の配合による
難燃効果はBr量に応じて決定されるものであり、Ul
−規格の94V−0のレベルの難燃性を得るためには、
シアン酸エステルと難燃剤との合計量に対してB「の含
有率が10〜15重量%になるように難燃剤の配合量を
調整するのが望ましい。難燃剤の配合量が多すぎると耐
熱性に問題が生じるおそれがあるので、上限はこのよう
に15重量%に設定するのがよい。
トリアノン環を形成させるようにしてシアン酸エステル
を重合させる反応触媒としては、イミダゾール類、第三
級アミン、ナフテン酸コバルトやオクチル酸コバルトな
ど有機コバルトmM等の有flli金属塩類やルイス塩
基を用いることができるものであり、特に有機コバルト
塩類が好ましい。反応触媒の配合量は特に限定されない
が、例えば有機コバルト塩類を反応触媒として用いる場
合には、ワニス(後述)の所望するデルタイムに応じて
、シアン酸エステルの重量に対するコバルトイオンの重
量比で10〜700 ppm程度の範囲で配合される。
そしてシアン酸エステル、難燃剤、及び反応触媒等を有
機溶剤に溶解することによって、ワニスを調製する。有
機溶剤としてはシアン酸エステルや難燃剤を溶解し反応
に悪い影響を与えないものであれば芳香族炭化水素、ア
ルコール、ケトンなと特に限定されない。例えばトルエ
ン、アセトン、メチルエチルケトン、ツメチルホルムア
ミド、メチルセロソルブなどを一種もしくは二種以上を
混合して用いることができる。ワニスの濃度は固形分が
50〜70重量%になるように調整するのが一般的であ
る。
しかして、エポキシシランカップリング剤で表面処理す
ると共に多価7エ7−ル類で表面処理したガラス基材に
上記ワニスを含浸させて加熱乾燥することによってプリ
プレグを71AvIすることができる。ガラス基材への
ワニスの含浸量は、ガラス基材に対する固形分の比率が
45重量%以上になるように設定するのが好ましい。樹
脂分の含有量によって誘電率の水準に影響が出るもので
あり、基材をE7yラスの布で形成した場合は45重量
%以上の含浸で誘電率4.0以下を達成することができ
、また基材をDガラスの布で形成した場合は45重量%
以上の含浸で誘電率3.5以下を達成することができる
。プリプレグを調製する際の加熱乾燥条件は、反応触媒
の配合量などによって影響されるが、例えば加熱温度が
160°Cの場合は加熱時間を3〜10分間程度に設定
することによって、所望のプリプレグ−ストロークデル
タイムを得るようにすることができる。プリプレグのス
トロークデルタイムは成形条件等によって異なるが、1
70°Cで2〜10分程度皮膜般的である。
そしてこのように調製したプリプレグを複数枚重ね、さ
らに上下の両面もしくは片面に銅箔なとの金pA箔を重
ね、これを加熱加圧成形することによって、プリプレグ
中のシアン酸エステルが重合硬化して構成される絶、縁
基板の両面又は片面に金属箔を積層接着した両面金属箔
張り若しくは片面金属箔張り積層板を作成することがで
きる。このように作成した積層板の金属箔をエツチング
加工等して回路形成するとによって内層プリント配線板
を作成することができ、この内層プリント配線板を複数
枚の上記プリプレグを介して複数枚重ねると共に最外層
に金属箔を重ね、これを加熱加圧成形することによって
1.多層のプリント配線板を作成することができる。成
形条件は、加熱温度を170°C〜230°C1圧力を
最高圧力で30〜40 kH/ cm2程度、時間を9
0−120分程皮膜設定するのが一般的である。成形後
に220〜230℃程度の温度で77ターキユアーする
場合には成形温度は170〜180 ’C程度で十分で
ある。
そしてさらにVリル加工してスルーホールを形成し、最
外層の金属箔をエツチング加工等して回路形成すると共
にスルーホールメツキを施して多層プリント配線板とし
て仕上げることができるものである。
【実、亀例1
以下本発明を実施例によって詳述する。

多価フェノール類として次式に示すビスフェノールAを
用い、

これをメタ7−ルに溶解して1%重量濃度に調製し、さ
らに反応触媒として2−エチル−4−メチルイミグゾー
ルを多価7エ7−ルに対して2重量%(溶液全体に対し
て0.02重量%)配合して処理溶液をyj4製した。
そしてエポキシシランカップリング剤で処理された21
16タイプE〃ラス布基材(旭シューベル社製216L
/XB−49)を用い、このガラス基材を上記処理溶液
に浸漬して弓き上げたのち、140°Cで7分間加熱乾
燥してエポキシシランカップリング剤に多価フェノール
類を反応させた。ここで、処理溶液による処理の前後の
ガラス基材の重量変化から、多価7エ7−ル類の付着量
はガラス基材に対する重量%で0.8%であった。
一方、次式に示されるシアン酸エステル(ダウケミカル
社製XU−71787>を80重量部、難燃剤として次
式に示される7エ/キシ ターミネーテッド テトラブ
ロモビス7エ7−ル八 カーボネーテッドオリゴマー゛
(グレートレイク社IBC−58;nは10−20の混
合)を20重量部加え、さらに触媒としてオクチル酸コ
バルトを450ppm加え、これらをメチルエチルケト
ン(MEK)とジメチルホルムアミド(D M F )
の1:1混合溶媒に溶解することによって、固形分含有
率が70重量%のワニスをy4製した。
このワニスを上記の表面処理したガラス基材に固形分含
有率が4 a 重量%になるように含浸し、160℃、
5分間の条件で加熱乾燥することによってプリプレグを
調製した。
次にこのプリプレグを4枚重ねると共にその上下両側に
70μ厚の両面粗面化銅箔を重ね、成形温度170’C
,成形圧力40kg/c鴫2.90分間の条件で積層成
形をおこない、さらに成形後に電気オーブンにて220
°C12時間の条件で77ターキユアーして、厚み01
.4 aamの内層プリント配線板用の両面銅張り積層
板を得た。
このようにして得た両面銅張り積層板の銅箔をエツチン
グ処理して回路形成することによって内層プリント配線
板を作成し、3枚の内層プリント配線板をそれぞれの開
に上記と同じ3枚のプリプレグを介して重ねると共にそ
の上下にさらに3枚のプリプレグを介して18μ厚の銅
箔を重h、これを上記と同じ条件で積層成形し、さらに
230℃、2時間の条件で77ターキユアーすることに
よって、厚み2.4 +aa+の多層積層板を作成した
。
そしてこの多層積層板にドリル加工を施してスルーホー
ルを形成し、多)vI積層板の外層の銅箔をエツチング
処理して回路形成すると共にス、ルーホールメンキを施
すことによって、8屑の回路構成の多層プリント配線板
を得た。
尺畜湾」−
多価7エ7−ル類として次式に示すビフエノールを用い
、
これをMEKに溶解して1.5%重量濃度に調製し、さ
らに反応触媒としてベンジルジメチルアミンを多価フェ
ノールに対して3重量%(溶液全体に対して0.045
重量%)配合して処理溶液を調製した。処理溶液として
このものを用いて実施例1と同様にエポキシシランカッ
プリング剤で表面処理したガラス基材を処理した。この
ときのグラス基材への多価フェノール類の付着量は1゜
1重量%であった。そして以下実施例と同様にして厚み
0 、4 amの両面銅張り積層板及び厚み2.41の
8層の回路構成の多ノープリント配線板を得た。

シアン酸エステルとして次式に示すものを60重量部、
次式に示される芳香族シアン酸エステル・フェノールを
20重量部、
さらに実施例1で用いた難燃剤を20重世部混合し、さ
らに触媒としてす7テン酸コバルトを100 ppm加
え、これらをMEKとDMFの1:1混合溶媒に溶解す
ることによって、固形分含有率が70重量%のワニスを
調製した。
ワニスとしてこのものを用いるようにした他は、実施例
1と同様にして厚み0.41の両面銅張り積層板及び厚
み2 、4111mの8屑の回路構成の多層プリント配
線板を得た。
穀暫仮
ガラス基材として実施例1と同じエポキシシランカップ
リング剤で表面処理したものを用い、このガラス基材に
多価7ヱ7−ル類による処理をおこなわないようにし、
後は実施例1と同様にして厚み0.4 ff1mの両面
銅張り積層板及び厚み2.41の8屑の回路構成の多層
プリント配線板を得た。
上記のようにして得られた実施例1〜3及び比較例の0
、4 mm厚の積層板について、その耐湿性、耐薬品
性、銅箔の接着性を測定し、その結果を大人に示す。大
人において、「吸水率」、「銅箔引き剥し強さ」はJI
S C6481に基づいて測定をおこなった。また「
耐アルカリ性」は、銅箔をエツチングした積層板を4
cmX 3 caaに切断し、これを10%80゛Cの
NaOH水溶液に浸漬し、所定時間毎に取り出して十分
に水洗した後に表面を顕微鏡で観察し、外観に変化が見
られない時間で評価した。また、実施例1〜3及び比較
例の2.41厚の多層プリント配線板について、スルー
ホール面の内壁粗さとスルーホールの信頼性を測定した
。
各実施例及び比較例において、スルーホールのドリル加
工は0 、9 maaφのドリルビットを用い、400
00 rpmの回転数、−回転当たりの送り速度50μ
/revの条件でおこない、またスルーホールメツキは
無電解メツキと電解メツキとを併用しておこない、そし
て「スルーホール内壁粗さ」はスルーホールの断面を顕
微鏡で観察することによって測定し、「スルーホール信
頼性」はスルーホールの断面を顕微鏡で観察してメツキ
液の染み込みの深さを測定して評価した。結果を大人に
示す。

表の結果にみられるように、エポキシシランカップリン
グ剤で表面処理したガラス基材をさらに多価フヱ/−ル
類で処理するようにした実施例1〜3のものでは、多価
フェノール類によるガラス基材の処理をおこなっていな
い比較例のものに比べて、「吸水率」や「耐アルカリ性
」の項目にみられるように、耐湿性や耐薬品性が向上し
ているものであり、ガラス基材に対するシアン酸エステ
ル系(チ(脂の濡れ性や含浸性が向上されていることが
確認される。
【発明の効果1
上述のように本発明にあっては、エポキシシランカップ
リング剤で表面処理されたガラス基材に多価フェノール
預を含む溶液を含浸させ、乾燥すると共にエポキシシラ
ンカップリング剤と多価フェノール類とを反応させるよ
うにしたので、エポキシシランカップリング剤のグリシ
ツル基に多価7エ7−ル類が反応してエポキシシランカ
ップリング剤に7エ7−ル性水酸基を導入させることが
でき、このフェノール性水酸基の作用によってガラス基
材に対するシアン酸エステル系樹脂の濡れ性や含浸性を
高めて、積層板の耐湿性や耐薬品性を向上させることが
