[Prior Art] Conventionally, a thin film transistor on an insulating substrate (hereinafter referred to as TPT) has an insulating substrate 41 made of glass or the like, as shown in FIG.
A semiconductor thin film 42 was formed thereon, and elements were built therein.

Furthermore, in recent years, crystalline semiconductor thin films are often used as semiconductor thin films in order to improve the characteristics of TPT. The term "crystalline semiconductor" as used herein refers to a single-crystal semiconductor, which has more defects than a normally used single-crystal wafer, or a polycrystalline semiconductor, which has one or more internal crystal grain boundaries.

[Problems to be Solved by the Invention] However, in the above conventional example, the crystalline semiconductor thin film 42
A large number of interface states 46,44 exist at the interface between the crystalline semiconductor thin film 42 and the gate insulating film 43, and at the interface between the crystalline semiconductor thin film 42 and the gate insulating film 43. For example, when a MOSFET is formed, the channel Carriers are trapped at a level in the semiconductor layer, forming a so-called back channel, resulting in deterioration of device characteristics such as fluctuations in threshold voltage and reduction in on/off ratio.

Furthermore, although polycrystalline silicon is often used as a crystalline semiconductor thin film, there are many interface states 45 at the grain boundaries that exist in polycrystalline silicon, and these trap carriers. This reduces carrier mobility in the channel portion.

Additionally, if an inexpensive material such as glass is used for the substrate, alkali ions such as Na''?z contained in the substrate material will migrate due to heat treatment during the process and exist as mobile ions at the interface with the substrate or in the silicon thin film. However, this has caused problems with deterioration of device characteristics and reliability.

To solve these problems, for example, hydrogen passivation using a silicon nitride film by plasma CVD is used as a protective film for the device after the device is formed, thereby reducing the levels in the silicon thin film and increasing the mobility. However, even with the above method, the problem of the interface with the substrate has not been solved. This means that the hydrogen concentration distribution on the surface of a relatively crystalline semiconductor thin film after hydrogen passivation is
This is because, as shown in FIG. 5, the distribution has a peak on the surface of a relatively crystalline semiconductor thin film, which is not sufficient to passivate the levels inside the thin film and at the interface between the thin film and the underlying layer.

Further, substrates made of high-purity quartz, non-alkali glass, etc. are expensive, and there is a problem in forming TPT on a large area substrate at low cost.

[Means for Solving the Problems] A method for manufacturing a semiconductor device of the present invention is a method for manufacturing a semiconductor device comprising forming a crystalline semiconductor thin film on an insulating substrate. After forming the absolute IA ILM, the crystalline semiconductor thin film is formed at a temperature that is about the same as or lower than the temperature at which the hydrogen-containing insulating film was formed, and then the crystalline semiconductor thin film containing hydrogen is formed on the upper surface of the crystalline semiconductor thin film. Second
The method is characterized in that an insulating film is formed, and then heat treatment is performed at a temperature higher than the temperature at which the first insulating film and the second insulating film containing hydrogen are formed.

[Function] In the present invention, by heat-treating the insulating film containing hydrogen, hydrogen diffuses into the crystalline semiconductor thin film, and the interface states existing at the interface with the semiconductor thin film substrate are trapped by the hydrogen. As a result, the number of interface states can be reduced, the generation of back channels can be prevented, and the electrical characteristics of semiconductor devices such as TFTs can be improved.

Hydrogen diffuses into the polycrystalline silicon thin film wA 23 from 7 and is trapped in interface states existing at the interface with the gate insulating film, the interface with the base insulating film, and the grain boundaries in the polycrystalline silicon thin film 23, This is considered to be because the number of levels decreased, the generation of packed channels at the base interface was suppressed, and the potential barrier at the grain boundary was lowered. In this example, an amorphous silicon thin film was directly formed on a glass substrate, and a MOSFET was formed on a polycrystalline substrate by heat treatment, and a MOS fabricated according to this example.

This can be confirmed by heat treatment.
7, hydrogen diffuses into the polycrystalline silicon thin film 23 in which amorphous silicon has become polycrystalline, and is trapped in the interface states existing at the base interface and at the grain boundaries in the polycrystalline silicon thin film 23. It is thought that this is because the number of particles decreased, the generation of back channels at the base interface was suppressed, and the potential barrier at the grain boundaries was lowered. This means that ESR
(electron spin resonance) measurement results show that the density of dangling bonds in a polycrystalline silicon thin film increases as a result of heat treatment.
This is clear from the fact that it has decreased by more than one digit.

Further, in this embodiment, the amorphous silicon film 23 was made polycrystalline by heat treatment, but even if the heat treatment temperature is lowered, for example, 300° C., and the amorphous silicon thin film is used as it is, the amorphous silicon film 23 becomes polycrystalline. Compared to a silicon thin film formed directly on a glass substrate, an improvement in electrical properties was observed.

This is because it has been confirmed from SIMS measurements that the hydrogen concentration distribution in the silicon nitride thin film as a second barrier containing hydrogen is mainly distributed near the base interface. This is thought to be due to the absolute amount of hydrogen being insufficient.
