Claims (1)
- タンク底部に収納した有機溶剤を加熱して蒸気
とし、該蒸気内に洗浄の終了した半導体ウエハを
セツトして表面に残留する洗浄液を前記有機溶剤
と置換しつつ乾燥させる半導体ウエハ乾燥装置に
おいて、前記半導体ウエハ及びその近辺に付着す
る汚損凝縮液を回収、排出する受皿と、該受皿に
より掩蔽される蒸気通気口を備え前記有機溶剤が
加熱により突沸を生じた時前記受皿と共に該有機
溶剤の飛沫が前記半導体ウエハに飛散するのを防
止する飛沫遮断壁とを設けたことを特徴とする半
導体ウエハ乾燥装置。
