ても微細化が進められている。このような微細なコンタ
クトホール内に電極配線を形成する方法として、従来よ
りスバ・7タ法やCVD法によるアルミニウム層を用い
る方法が行われているが、最近では、気相CVD法によ
ってタングステン(W)等の高融点金属材料を被着させ
る技術が活発に研究されている。この技術によれば、微
細なコンタクトホールに配線材料を埋め込むことが可能
とされる。このため、このような高融点金属材料を用い
た方法は半導体装置の高集積化に対応可能な配線形成技

の反応が防止される。即ち、高温で熱処理を行っても上
記半導体基板と上記高融点金属材料が反応する虞れがな
いので、1Iii1熱性に優れた電極配線が形成される

先ず、第1図(a)に示すように、p型のシリコン基板
1上にLOCO5法等により素子分離領域2を形成する
。この素子分離領域2に囲まれたシリコン基板1上にイ
オン注入を行ってn゛型の不純物領域3を形成する。こ
の不純物領域3上を含む全面に膜厚が1000人程度0
チタン膜を堆積した後、ランプアニールにより約650

光、現像した後、このフォトレジスト層を用いてエツチ

部6における不純物領域3上にチタン窒化膜7が形成さ
れる。これにより、不純物領域3上に耐熱層として機能
するバリアメタル層が設けられる。なお、この窒化反応
の条件は適宜選定すればよく、本実施例では温度を90

の時、開口部6の内壁にチタン窒化WiBが形成されて
いるので、タングステン層9の密着性が向上する。従っ
て、良好な電極配線を形成することができる。また、タ
ングステン層9は非選択成長により開口部6内に埋め込
まれるので、下層のチタン窒化膜8に対する選択性は問
題にされない、従って、高いプロセス安定性を確保する

続いて、RIE法により全面エッチバックを行って眉間
絶縁膜5上のタングステン層9とチタン窒化膜8を除去

を有する電極配線が得られる。また、タングステン層9
.10と不純物領域3の反応が防止されるので、PN接
合が破壊されることがない。これにより、リーク電流の

化を行ったが、上述のようなエッチバックを行わず、タ
ングステン層9を形成したままの状態を電極配線層とし

以上のように、本発明では、半導体基板上に形成された
絶縁膜の開口部の底部にバリアメタル層が形成されるの
で、上記開口部内に埋め込まれる高融点金属材料と半導
