本発明は基板上にアモルフアスシリコン(以下
「a−シリコン」と記す。)の堆積層を有する太陽

−シリコン層が堆積されるとき高い運動のエネル
ギーをもつて飛翔するシリコンがアンチモン層に
衝突したとき、前記運動のエネルギーを失うと同
時に高い熱エネルギー(温度にして1000℃付近の
高温に達する)に変換され、結果としてシリコン
とアンチモンとが原子状態で振動混合されて、前
記アンチモン層とa−シリコン層との界面近傍に
おいてアンチモンがa−シリコン層中に拡散され

板4を配置して、これをヒーター5により温度

ンチモン蒸発源8を抵抗加熱方式により加熱して
2秒間蒸着を行い、基板上に厚1000Åのアンチモ
ン層30を形成した後、アンチモン蒸発源8の加

密度に存在するアルゴンイオンにより陰極ターゲ
ツト12の物質粒子が高い効率で叩き出され、更
に前記永久磁石14の磁界の作用も加わつて、陰
極ターゲツト12の内周面の延長によつて包囲さ
れた空間内で高い効率でスパツタが行なわれるよ
うに構成されたもので、具体的にはバリアン社
(米国)製のマグネトロンスパツタ装置「S−ガ
