成する半導体装置の製造方法において、 多重配線からなる下層配線の最上層または単一層からな
る下層配線に高融点金属を用い、その上面にアモルファ
スシリコン層を形成し、 次いで、層間絶縁膜を形成し、この層間絶縁膜に接続孔
を開口してその底部にアモルファスシリコンを露出させ
た後、 この露出部分のアモルファスシリコンによるWF6 ガス
の還元反応を行い、前記底部にタングステン層を形成
し、 次いで還元用ガスによるWF6 ガスの還元反応を実施し
て前記タングステン層にさらにタングステンの堆積を進
行させ、前記接続孔の埋め込みを行うことを特徴とする
