(57) [Abstract] [Purpose] It is possible to prevent variations in heat dissipation characteristics of the resin-encapsulated semiconductor device and to make the quality uniform. [Structure] In the resin-encapsulated semiconductor device, it is opposite to the lead side Since a part of the short-side portion of the metal support plate on the side is fixed with a mold and resin-sealed, the pressure of the resin at the time of resin-sealing prevents the metal support plate from being curved, It is possible to make the resin thickness on the back surface side uniform and improve the accuracy of heat dissipation characteristics.

Therefore, the metal supporting plate 1 may be bent in the space due to the pressure of the resin. Such bending of the metal support plate 1 causes variations in the thickness of the thin resin layer on the back surface side of the metal support plate 1, and due to this variation,
The heat dissipation characteristics of the transistor vary.

By holding the lead 12a integrated with the metal supporting plate 21 by 26, and by holding a part of the tip portion 21a of the metal supporting plate 21 on the side opposite to the lead 12a, the metal supporting plate 21 is held. The upper and lower molds 25,
It is possible to securely fix it by means of 26, and to keep the size of the gap 30 constant so that the resin can be surely introduced into the gap 30. Also, in this way, the metal supporting plate 2
By fixing the tip portion 21a of No. 1, it is possible to prevent occurrence of variation in the thickness of the thin resin layer on the back surface side of the metal supporting plate 1 without being bent in the void due to the pressure of the injected resin. As a result, the accuracy of the heat dissipation characteristics of the transistor can be improved.

It is selected to be smaller than the width W2 and smaller than the width W3 of the lead 12. In this embodiment, the width W2 of each convex portion 34 is 1.05 mm and the width W3 of the leads 4a and 4b is 0.80 mm, while the width W1 of the opening end of each concave portion 33 is 0.75 mm. Are formed so as to be larger than the width W2 of each of the convex portions 34 and larger than the width W3 of the lead 12, the concave portions 33 of the transistor are formed in the concave portions 33 of the other transistor.
4 or the lead 12 may be inserted or fitted. For example, in the case of adopting the bulk method in which a plurality of transistors are separately packed in one bag at the time of factory shipment, the bulk method is adopted. The parts are often inserted or fitted, and in this state, if an undesired force is applied from the outside, the convex parts 34 may be broken as shown in FIG. When a part of the transistor is destroyed in this way, a crack is generated from the destroyed part and the quality of the transistor is deteriorated.
