Due to this, there is a problem that the product yield is reduced by causing disconnection / chip defect of the wiring pattern.

In the method for forming a pattern, after forming the tantalum layer on the surface of the glass layer, foreign substances adhering to the tantalum layer are removed by a washing step, and after the washing step, the tantalum layer is thermally oxidized to tantalum pentoxide layer. The present invention is characterized in that a chemical resistant film made of is planarized and formed, and then a wiring pattern is formed on the surface of the tantalum pentoxide layer.

Therefore, when the tantalum layer is formed by the sputtering method, it is separated from the inner wall of the sputtering apparatus. Even if foreign substances are embedded in the tantalum film due to flakes or abnormal discharge during sputtering, the foreign substances can be removed, and after the cleaning process, the tantalum layer is thermally oxidized to form a chemical resistant film consisting of the tantalum pentoxide layer. After that, since the wiring pattern is formed on the surface of the tantalum pentoxide layer, the tantalum pentoxide layer can be flattened by thermal oxidation, and the wiring pattern formed on it can also be flattened. Therefore, a chemical-resistant film with few foreign matter defects and high flatness can be formed, and the wiring pattern can be disconnected. The results can be prevented finely chipped, it is possible to improve the yield of products.
