A silver paste is applied on the coining surface 14 of the lead frame 1, and a light emitting element is mounted thereon. The silver paste is cured to fix the light emitting element. Then, by using the bonding wire 5 which is a thin wire, the pad on the light emitting element and the coining surface 1 of the lead frame 1 '
4 are connected [FIGS. 6 (a) and 6 (b)]. Next, a certain amount of silicone resin is dropped onto the light emitting element from a dispenser (not shown) to perform coating with the potting resin 6. At this time, the potting resin is formed so as to protrude from the coining surface 14 [FIGS. 6 (c) and 6 (d)]. After that, it is combined with the secondary side lead frame,
The next resin mold is made. It is known, for example, from Japanese Patent Publication No. 2-24385 that the light emitting element is mounted in the recess by forming the recess in the primary side lead frame.

In the conventional high withstand voltage photocoupler of this kind described above, the spreading of the potting resin on the lead frame is not limited. Therefore, the shape of the potting resin to be formed is not constant, and the position thereof is not constant. As a result, for example, as shown in FIG. 6D, in the case where the potting resin is formed to be shifted to the right [in FIGS. 6C and 6D,
The center of the potting resin is indicated by C], and the effective potting resin film thickness T2 is the effective resin film thickness T in the case of FIG. 6C in which the potting resin is formed around the light emitting element.
It becomes thinner than 1.

In this type of high withstand voltage photocoupler, it is the thickness of the primary molding resin between the primary side lead frame and the secondary side lead frame that determines the primary side and secondary side withstand voltage with respect to the material. In particular, it is the thickness of the primary molding resin between the surface of the potting resin on the light emitting element and the secondary element. That is, as shown in FIG. 7, the withstand voltage of the photocoupler changes linearly with the film thickness of the primary molding resin. However, in the conventional photocoupler, since the potting resin amount on the light emitting element was not constant, the film thickness of the primary molding resin was not constant, and the variation of the withstand voltage was large.

Further, since the conventional potting resin is apt to spread widely, it tends to be thin on the surface of the light emitting element, and in the worst case, the light emitting element is not covered. Therefore, the problem to be solved by the present invention is to make the position and spread of the potting resin constant so as to make the amount of resin formed on the light emitting element constant.

In order to solve the above-mentioned problems, according to the present invention, a recessed portion (11; 12, 13) of a first lead frame (1) is mounted, and a light-transmitting and soft potting resin. The light emitting element (2) covered with (6) and the light receiving element (4) mounted on the second lead frame (3) are arranged so as to face each other, and the light emitting element and the light receiving element are transparent. The first molding resin (7) is sealed and the first molding resin is surrounded by an opaque molding resin (8), and the spreading of the potting resin depends on the planar shape of the recess. A photocoupler is provided that is characterized.

According to the present invention, the mount portion of the light emitting element of the primary side lead frame is formed with a recess by coining. Then, when the potting resin is coated, the potting amount and the flexibility of the resin are adjusted so that the potting resin does not protrude from the coining portion of the lead frame. Therefore, the position of the potting resin,
If the spread becomes constant and the potting amount of the resin is made constant, the shape of the potting resin can be made constant at all times.

By making the shape of the potting resin constant, it becomes possible to make the film thickness of the potting resin on the light emitting element constant, so that the surface of the potting resin on the light emitting element reaches the light receiving element. Up to 1
The film thickness of the next mold resin can be made constant. As a result, variations in the dielectric strength of the photocoupler are reduced. Further, since the position and spread of the potting resin are made constant, the potting resin amount can be optimized, and the potting resin amount for protecting the light emitting element can be reduced. Since the potting resin has a moisture absorption rate several tens of times higher than that of the mold resin, the moisture resistance can be improved as a result by optimizing the amount of the potting resin to the minimum.

The primary side lead frames 1, 1'are punched by a press and then coined. As a result, a recess having the first coining surface 11 and the second coining surface 12 is formed. A mold having a convex cross section is used for this coining process. The light emitting element 2 is formed on the first coining surface 11 of the lead frame 1.
Then, the pad on the light emitting element and the second coining surface 12 of the lead frame 1'are connected by using the bonding wire 5 (FIGS. 2A and 2B).

Next, a certain amount of silicone resin is dropped from the dispenser (not shown) on the light emitting element to perform coating with the potting resin 6 [FIG. 2 (c)]. At this time, the resin viscosity and the dropping amount are appropriately controlled so that the potting resin does not overflow from the side wall of the recess. Therefore, the position of the potting resin 6 is determined by the recess, and the spread on the plane is also determined by the recess, so that its shape is always constant.

Here, as shown in FIG. 2A, the shape of the potting resin can be more stably formed when the shape of the second coining surface 12 on the plane is circular as shown in FIG. In this embodiment, the bonding wire 5 is completely embedded in the potting resin 6. With this configuration, it is possible to avoid thermal stress applied to the gold wire due to the difference in thermal expansion coefficient between the potting resin and the primary molding resin, and it is possible to prevent disconnection accidents.

Next, as shown in FIG. 2 (d), the secondary lead frame 3 on which the light receiving element 4 is mounted is opposed to the secondary lead frame 3 and is placed in a transfer mold device to perform the first resin sealing. The effective film thickness of the primary molding resin (not shown) formed at this time is given by T, but this film thickness T is also made constant by the shape of the potting resin being made constant. As a modified example of this embodiment, a photocoupler having two light emitting elements can be given. This is shown in Figure 2.
In (a), it can be realized by mounting the light emitting element 2 also on the first coining surface 11 on the lead frame 1 ′ side.

FIG. 3 is a diagram for explaining the second embodiment of the present invention, and FIG. 3 (a) is a plan view showing a state in which an element is mounted on a lead frame. b) is a sectional view taken along the line AA. In this embodiment, the concave portion is formed only on the island portion of the primary side lead frame 1. Therefore, the amount of potting resin required is reduced and the moisture resistance can be improved. In addition, since the bonding material (silver paste) for die bonding is limited within the first coining surface, it is possible to prevent the bonding failure caused by the loss of the bonding material.
In this embodiment, the second coining surface 12 is formed in a square shape, but it can be formed in a circular shape.

In this embodiment, the bonding wire 5 projects from the potting resin 5. In this case, it is desirable that the surface of the potting resin and the bonding wire intersect at a right angle. By doing so, the shape of the potting resin can be made constant, and the stress due to the difference in the coefficient of thermal expansion between the resins can be alleviated to prevent disconnection accidents.

As described above, in the photocoupler according to the present invention, the potting resin is stopped within the region of the recess formed in the lead frame surface, and therefore the film of the potting resin on the light emitting element is formed. The thickness can be made constant. As a result, the primary side and 2
The thickness of the primary molding resin between the light emitting element and the light receiving element, which influences the breakdown voltage on the secondary side, can be indirectly made constant, and the variation in the breakdown voltage in manufacturing can be suppressed. Also,
Since the shape of the potting resin has been made constant, the potting resin amount can be optimized to the minimum, and the use of potting resin having a moisture absorption rate several tens of times higher than that of the primary and secondary molding resins can be used. The moisture resistance of the photocoupler can be improved by reducing the electrical characteristics and reliability within a range that does not impair the reliability.
