(57) [Abstract] [Purpose] To provide a ceramic heater in which a temperature distribution hardly occurs in a ceramic substrate and which can uniformly generate heat. [Structure] A ceramic heater 1 includes a ceramic substrate 2 formed in a rectangular plate shape, and a resistance heating wire 3 embedded in the ceramic substrate 2. In the resistance heating wire 3, a plurality of main body portions 4 extending along one side of the substrate 2 are arranged at equal intervals in a direction along a side intersecting with the side, and those adjacent to each other at both ends. It is formed in one continuous form that is sequentially connected by the connecting portion 5.
The cross-sectional area of each main body 4 is gradually reduced as the main body 4 is closer to the long side edge of the substrate 2. As a result, the amount of heat generated on the edge side of the substrate 2 is larger than that on the center side, and the temperature difference between the two is prevented or suppressed.

Tends to be low. Therefore, when such a ceramic heater is used as, for example, a fan heater or the like, the substrate 100 has a problem that thermal expansion is larger in the central portion than in the edge portion, tensile stress is generated, and cracks are likely to occur. . Further, when the temperature of the heater is raised, in order to suppress the occurrence of such thermal stress, it is necessary to raise the temperature of the heater at the lowest possible speed so that the temperature distribution in the substrate 100 is minimized, which is a disadvantage of low efficiency. . Furthermore, when used in a substrate heating apparatus for semiconductor manufacturing, in addition to the above-mentioned problems due to thermal stress generation, film formation on the semiconductor substrate and diffusion of doping components become non-uniform due to temperature distribution,
Problems that lead to product defects may also occur.

In order to solve the problem, the resistance heating wire has a smaller cross-sectional area on the edge side of the ceramic substrate than on the central side. The resistance heating wire has a smaller cross-sectional area on the edge side of the substrate than on the center side, and has a larger electric resistance value per unit length. As a result, in the ceramic heater of the present invention, the amount of heat generated on the edge side is larger than that on the center side, and the occurrence of a temperature difference between the two is prevented or suppressed, so that the ceramic substrate The probability of occurrence of cracks is reduced. In addition, when used in a substrate heating device of a semiconductor manufacturing facility, product defects due to the temperature distribution on the heating device side are less likely to occur.

The cross-sectional area of the main body 4 of the resistance heating wire 3 is gradually reduced as it is closer to the long side edge of the substrate 2, and the arrangement interval is made smaller toward the edge. . As a result, the amount of heat generated at the edge of the substrate 2 of the ceramic heater 1 is increased by both the increase in electric resistance due to the reduction in the cross-sectional area of the resistance heating wire 3 and the increase in arrangement density. Note that FIG. 5 shows an example in which a similar ceramic heater 1 is configured by using the disk-shaped substrate 2.
