られる。感光性ポリイミドにはいくつかの感光性付与方

れらの材料はポリアミド酸自体が剛直なために、スピン
コート等によって作製する膜状態では従来の紫外線硬化
塗料やドライフィルムレジストと比較して低感度となる
欠点がある。これを改良するべくオキシムエステル系化
合物、フェニルグリシン系化合物等を添加することによ
り高感度化することができる。しかし一方で、保存時の
極性溶媒中に溶解した状態において粘度変化や感光特性
が低下してしまう欠点がある。このため、膜状態での高
感度化と保存時の溶液状態での保存安定性を両立できな
い問題があった。また、これらの感光材料の塗膜上にパ
ターンを描いたマスク上から活性光線を照射し、未照射
部を現像除去することでレリーフパターンを製造する工
程において、プロセス安定性が悪い、解像度に限界があ
るなどの問題もあった。
