するものである。しかし、この従来技術は、本願の発明
とは1段目の熱処理温度が異なるため、当然のことなが
ら本願発明とは効果も異なるものと推測される。すなわ
ち、特開昭62−226900号の技術では、単にフォ
トルミネッセンス強度が安定しているため結晶が均質で
あり、この結晶から作られるウェハの諸物性の均質性が
良くなるという効果が得られるだけであり、本願発明の
ような移動度及び抵抗率の面内均一性がそれぞれ10%
以下及び20%以下のInP単結晶が得られるか否かは
不明である。

うものであり、本願発明の効果とは明らかに異なる。

れか1種以上の含有濃度の合計が0.05ppmw以下であ
るInP単結晶を、930℃以上1000℃未満の温度
で、かつその温度で平衡するInPの解離圧以上15at
m 以下のリン蒸気圧雰囲気で熱処理する第1の熱処理工
程の後、640℃を越えて900℃未満の温度で、かつ
5atm以上50atm 以下のリン蒸気圧雰囲気で熱処理す
る第2の熱処理工程を行なうことを特徴とする半絶縁性
InP単結晶の製造方法。
