Abstract

PURPOSE:To eliminate all of diffusion currents to make a response speed high by constituting a layer, which should become a main diffusion current source, by a crystal having an inhibition band width wider than the crystal constituting a depletion layer. CONSTITUTION:An incident light is not absorbed by P-type Ga1-xAlxAs layer 13 but passes through this layer 13 and is absorbed by N-type Ga1-yAlyAs layer 14, and the left light passes through N-type Ga1-x AlxAs layer 15. The carrier generated in N-type Ga1-yAlyAs layer 14 is drifted to a junction in a saturation speed; and since no carrier is generated in P-type Ga1-xAlxAs layer 13 and N-type Ga1-x AlxAs layer 15, there are not components dependent upon diffusion currents at all. The response speed becomes high because of no diffusion current components.
