Abstract

PURPOSE:To obtain the lead frame having no short-circuit between leads due to imigration by a method wherein aluminum coating is formed on the lead section of the lead frame whereon a wire bonding will be performed. CONSTITUTION:In the case of the lead frame 200 made of copper or iron material, aluminum 23 is coated on the wire bonding section 22' of the lead 22 to be used for leading-out of the electrode of a semiconductor element using a clad method or a wet plating method. The desirable thickness of the aluminum coating 23 is in the range of 0.5-20mum. Using the lead frame 200, the diebonding of the semiconductor element 25 is performed with the solder material of An or Pb type or silver paste 24 or the like, the bonding wire 26 consisting of a gold wire or an aluminum wire is connected, and an armoring solder plating 28 is performed after the wire bonding section has been sealed by resin. As no silver plating is performed on the outer leads, there generates no trouble arising from the migration of silver.
