・・蒸発しゃへい板、１２ａ〜１２ｆ・・・開口部、１
３・・・ウェハー。
はこの考案の実施例である蒸着装置の要部断面図、第３

Claims (1)
- ウェハーホルダにプラネタリウム式ホルダを用い、この
ホルダを自公転させることによってウェハー面に金属を
蒸着させる装置であって、中心部から周縁部に向かって
開口面積の小さくなる様にし−た開口部を設けた蒸発し
ゃへい板を、蒸発源の上方に配置させたことを特徴とす
る蒸着装置。
