    【実用新案登録請求の範囲】
  1. 半導体ウエーハに塗布されたレジ子トを露光用マスクを
    介し選択露光する露光量可変機能付露光制御系を有する
    露光機に、前記マスクに形成したマス、クパターン寸法
    測定用マークの寸法を測定するマスクパターン測長部を
    内蔵させ、前記マスクパターン測長部からのマスクパタ
    ーン守法測長値に応じて前記露光制御系を制御して、マ
    スクに．模した適正露光量で露光することを特徴とする
    露光装置。−
