Claims (1)

    【実用新案登録請求の範囲】
  1. 回転駆動される回転テーブルと、この回転テーブルに装
    着された研磨パッドと、ウェーハが保持されたウェーハ
    保持板が取付けられ上記ウェーハを上記研磨パッドに押
    圧する取付ヘッドと、上記研磨パッドの表面温度を測定
    する温度測定部と、上記取付ヘッド及び上記回転テーブ
    ルのうち少な（とも一方に冷却水を循環させて上記研磨
    パッドを冷却させる冷却水供給部と、上記温度測定部に
    おける上記研磨パッドの測温結果に基づいて上記冷却水
    供給部から供給される冷却水の温度調節を行う温度制御
    部とを具備することを特徴とする研磨装置。
