本発明は半導体装置の製造方法に係り、特に下部電極と
上部電極とを備えた2層ゲート電極構造を有する半導体

対して、第IW4電極に多結晶シリコンを用い、第2層
電極に高融点金属あるいはその硅化物を用いたM O
S型ダイナミックl{、AM,CCIJ等が開発されて
