Claims (1)
- マスクおよびレチクルの白点欠陥位置にイオン
ビーム照射および化合物蒸気吹付けによつて炭化
膜等のパターン膜を形成させるマスクリペア装置
に用いる化合物蒸気吹付け装置におけいて化合物
蒸気案内孔と化合物収納孔を有する化合物収納容
器の該案内孔内部の内壁が該内壁に沿つて垂直な
ある方向で該化合物収納孔により該化合物収納容
器の外壁と切断される事のない該化合物収納容器
と、前記容器内に形成されると共に前記化合物蒸
気案内孔に連結された細管状のノズルと、前記化
合物収納孔と前記ノズルとの連絡を開状態または
閉状態とするためのバルブ体と、前記容器を保持
するための保持体と、前記バルブ体を作動させる
ために前記保持体に設けられた駆動体と、前記容
器の外周に設けられたヒーターからなる事を特徴
とするマスクリペア装置用化合物蒸気吹付け装置
